Abstract
A transition layeris provided on a die padof an IC chipand integrated into a multilayer printed circuit board. Due to this, it is possible to electrically connect the IC chipto the multilayer printed circuit boardwithout using lead members and a sealing resin. Also, by providing the transition layermade of copper on an aluminum pad, it is possible to prevent a resin residue on the padand to improve connection characteristics between the die padand a via holeand reliability.
