Abstract
Sulfonate salts have the formula: HOCHCHCFCFSOMwherein Mis a Li, Na, K, ammonium or tetramethylammonium ion. Onium salts, oxime sulfonates and sulfonyloxyimides derived from these salts are effective photoacid generators in chemically amplified resist compositions.
