In accordance with the present invention, there is provided a method for manufacturing a semiconductor package. The method comprises the initial step of applying first and second photoresist layers to respective ones of opposed first and second surfaces of a metal plate which includes a die paddle and a plurality of leads extending at least partially about the die paddle in spaced relation thereto. The first and second photoresist layers are then patterned to expose the die paddle and prescribed portions of each of the leads. Thereafter, first and second conductive layers are applied to portions of respective ones of the first and second surfaces which are not covered by the first and second photoresist layers. The first and second photoresist layers are then removed to facilitate the creation of an exposed area in each of leads which is not covered by the first and second conductive layers. Next, a semiconductor die is attached to a portion of the first conductive layer covering the die paddle and electrically connected to portions of the first conductive layer covering the leads. The semiconductor die, the die paddle, the leads and the first and second conductive layers are then encapsulated with a package body such that portions of the second conductive layer covering the die paddle and the leads, and the exposed area of each of the leads are exposed in a common surface of the package body. Finally, the exposed area of each of the leads is etched to facilitate the division of the leads into an inner set extending at least partially about the die paddle and an outer set extending at least partially about the inner set.

Increased capacity leadframe and semiconductor package using the same

A method of fabricating semiconductor packages from a lead frame strip which includes a mold cap applied to one side thereof, and defines a multiplicity of lead frames integrally connected to each other by connecting bars which extend in multiple rows and columns and define saw streets. In the singulation method of the present invention, the mold cap is sawed along the saw streets to expose the connecting bars. Thereafter, the connecting bars are chemically etched to separate the lead frames from each other.

A circuit board for semiconductor package is designed to provide a complete grounding with corresponding equipment in the manufacture of the semiconductor package based on a circuit board, thereby preventing a breakdown of the circuit board or semiconductor chip caused by electrostatic charges. The printed circuit board for semiconductor package includes: a resinous substrate; a chip mounting region formed on the top surface of the resinous substrate for mounting a semiconductor chip thereon; a plurality of fine circuit patterns radially disposed in the circumference of the chip mounting region and extending to the edge of the chip mounting region; a plurality of ball lands formed in an array on the bottom surface of the resinous substrate, to be fused to conductive balls; a conductive via hole connecting the circuit patterns on the top surface of the resinous substrate to the ball lands on the bottom surface of the resinous substrate; a cover coat applied to the top and bottom surfaces of the resinous substrate to protect the circuit patterns from an external environment and make the ball lands open to the exterior; and a means for removing electrostatic charges provided at the edge of the substrate and connected to the plural circuit patterns to remove electrostatic charges in the manufacture of semiconductors.
