Methods and apparatus for forming a plurality of nonvolatile memory cells are provided herein. The method includes depositing in a stack of alternating insulator layers and memory cell layers a layer of silicon oxide, a layer of silicon nitride, and a layer of amorphous silicon; removing the layer of amorphous silicon while maintaining the layer of amorphous silicon in a recess of the memory cells; selectively oxidizing the layer of amorphous silicon and the layer of silicon nitride to remove the layer of amorphous silicon from the recess and the layer of silicon nitride from the insulator layers; and removing oxidizing material from the recess and the insulator layers such that the layer of silicon nitride remains only in the recess of each memory cell of the memory cell layers and the layer of silicon oxide remains on both the insulator layers and the memory cell layers.

Methods and apparatus for three-dimensional NAND structure fabrication

3-d flash memory cells and methods of manufacture are described. The devices and methods recess a compound floating gate in between the silicon oxide slabs which reduces the quantum probability of electron tunneling between vertically adjacent storage cells. The devices and methods further include a high work function nanocrystalline metal in the compound floating gate. A polysilicon buffer layer forms a portion of the compound floating gate. The polysilicon buffer layer allows the high work function nanocrystalline metal to be selectively deposited. The polysilicon buffer layer further protects the high work function nanocrystalline metal from oxidation with the gate oxide subsequently formed on the other side.

3D flash memory cells which discourage cross-cell electrical tunneling

Methods of forming 3-d flash memory cells are described. The methods allow the cells to be produced despite a misalignment in at least two sections (top and bottom), each having multiple charge storage locations. The methods include selectively gas-phase etching dielectric from the bottom memory hole portion by delivering the etchants through the top memory hole. Two options for completing the methods include (1) forming a ledge spacer to allow reactive ion etching of the bottom polysilicon portion without damaging polysilicon or charge-trap/ONO layer on the ledge, and (2) placing sacrificial silicon oxide gapfill in the bottom memory hole, selectively forming protective conformal silicon nitride elsewhere, then removing the sacrificial silicon oxide gapfill before performing the reactive ion etching of the bottom polysilicon portion as before.

Accommodating imperfectly aligned memory holes

In a 3D NAND device, the charge trap region of a memory cell is formed as a separate charge-trap 'island.' As a result, the charge-trap region of one memory cell is electrically isolated from charge-trap regions in adjacent memory cells. The charge trap region of one memory cell is separated from the charge trap regions of adjacent memory cells by a dielectric structure, such as a silicon oxide film. Alternatively, the charge trap region of a memory cell is separated from the charge trap regions of adjacent memory cells by an air, gas, or vacuum gap.

The methods further include placing sacrificial polysilicon around the memory hole before forming the bottom stack and removing the sacrificial polysilicon from the slit trench to allow a conducting gapfill to make electrical contact to the polysilicon inside the memory hole.

Charge-trap layer separation and word-line isolation for enhanced 3-D NAND structure

Methods of forming flash memory cells are described which incorporate air gaps for improved performance. The methods are useful for so-called '2-d flat cell' flash architectures. 2-d flat cell flash memory involves a reactive ion etch to dig trenches into multi-layers containing high work function and other metal layers. The methods described herein remove the metal oxide debris from the sidewalls of the multi-layer trench and then, without breaking vacuum, selectively remove shallow trench isolation (STI) oxidation which become the air gaps. Both the metal oxide removal and the STI oxidation removal are carried out in the same mainframe with highly selective etch processes using remotely excited fluorine plasma effluents.

Integrated bit-line airgap formation and gate stack post clean

High-density semiconductor memory is provided with enhancements to gate-coupling and electrical isolation between discrete devices in non-volatile memory. The intermediate dielectric between control gates and charge storage regions is varied in the row direction, with different dielectric constants for the varied materials to provide adequate inter-gate coupling while protecting from fringing fields and parasitic capacitances. Electrical isolation is further provided, at least in part, by air gaps that are formed in the column (bit line) direction and/or air gaps that are formed in the row (word line) direction.

Non-volatile memory with flat cell structures and air gap isolation

A method of making a monolithic three dimensional NAND string includes providing a stack of alternating first material layers and second material layers different from the first material layer over a substrate, etching the stack to form at least one trench in the stack, forming a blocking dielectric over a side wall of the at least one trench, forming a charge storage layer over the blocking dielectric in the at least one trench, forming a tunnel dielectric over the charge storage layer in the at least one trench and forming a semiconductor channel over the tunnel dielectric in the at least one trench.

Trench vertical NAND and method of making thereof

Suspended charge storage regions are utilized for non-volatile storage to decrease parasitic interferences and increase charge retention in memory devices. Charge storage regions are suspended from an overlying intermediate dielectric material. The charge storage regions include an upper surface and a lower surface that extend in the row and column directions. The upper surface of the charge storage region is coupled to the overlying intermediate dielectric material. The lower surface faces the substrate surface and is separated from the substrate surface by a void. The charge storage region includes a first vertical sidewall and a second vertical sidewall that extend in the column direction and a third vertical sidewall and fourth vertical sidewall that extend in the row direction. The first, second, third, and fourth vertical sidewall are separated from neighboring features of the non-volatile memory by the void. The void may include a vacuum, air, gas, or a liquid.

Non-volatile storage element with suspended charge storage region

A reversible resistance-switching memory cell has multiple narrow, spaced apart bottom electrode structures. The raised structures can be formed by coating a bottom electrode layer with nano-particles and etching the bottom electrode layer. The raised structures can be independent or joined to one another at a bottom of the bottom electrode layer. A resistance-switching material is provided between and above the bottom electrode structure, followed by a top electrode layer. Or, insulation is provided between and above the bottom electrode structures, and the resistance-switching material and top electrode layer are above the insulation. Less than one-third of a cross-sectional area of each resistance-switching memory cell is consumed by the one or more raised structures. When the resistance state of the memory cell is switched, there is a smaller area in the bottom electrode for a current path, so the switching resistance is higher and the switching current is lower.

Air gap isolation in non-volatile memory arrays and related fabrication processes are provided. Electrical isolation between adjacent active areas of a substrate can be provided, at least in part, by bit line air gaps that are elongated in a column direction between the active areas. At least one cap is formed over each isolation region, at least partially overlying air to provide an upper endpoint for the corresponding air gap. The caps may be formed at least partially along the sidewalls of adjacent charge storage regions. In various embodiments, selective growth processes are used to form capping strips over the isolation regions to define the air gaps. Word line air gaps that are elongated in a row direction between adjacent rows of storage elements are also provided.

Air gap isolation in non-volatile memory

Methods of selectively etching tungsten from the surface of a patterned substrate are described. The methods electrically separate vertically arranged tungsten slabs from one another as needed. The vertically arranged tungsten slabs may form the walls of a trench during manufacture of a vertical flash memory cell. The tungsten etch may selectively remove tungsten relative to films such as silicon, polysilicon, silicon oxide, aluminum oxide, titanium nitride and silicon nitride. The methods include exposing electrically-shorted tungsten slabs to remotely-excited fluorine formed in a remote plasma region. Process parameters are provided which result in uniform tungsten recess within the trench. A low electron temperature is maintained in the substrate processing region to achieve high etch selectivity and uniform removal throughout the trench.
