According to an embodiment, a method for testing multiple power-on-resets in a system-on-chip with a multi-power domain architecture operating under a dual power flow mode is provided. The method includes powering up the system-on-chip to full power mode, decoupling a third power domain from a first power domain and a second power domain, monitoring a general purpose input/output (GPIO) pad of the third power domain during a ramping down of a supply of the third power domain, and detecting a logic transition at the GPIO pad of the third power domain corresponding to a trip-point of the power-on-reset of the third power domain.

PORs testing in multiple power domain devices

According to an embodiment, a digital circuit includes an OR gate and a flip-flop. The OR gate includes a first input and a second input. The first input of the OR gate is coupled to a control signal, and the second input of the OR gate is coupled to an uncovered functional combination logic of the digital circuit. The first input of the OR gate is configured to be pulled low by the control signal in response to setting the digital circuit in a configuration to test the uncovered functional combination logic. The flip-flop includes a reset pin or a set pin coupled to the output of the OR gate. The output of the flip-flop is configured to be observed during a testing of the uncovered functional combination logic to detect defects in the digital circuit.

Area, cost, and time-effective scan coverage improvement

In an embodiment, a method for performing scan includes: entering scan mode; receiving a test pattern; applying the test pattern through a first scan chain by asserting and deasserting a scan enable signal to respectively perform shift and capture operations to the first scan chain; while applying the test pattern through the first scan chain, controlling a further scan flip-flop with the first scan chain without transitioning a further scan enable input of the further scan flip-flop; and evaluating an output of the first scan chain to detect faults.

Scan circuit and method

An integrated circuit includes a first set and a second set of scan flip flops, a circuit under test, and a controller. Each scan flip flop of the first set includes a scan enable input coupled to a first scan enable signal. The circuit under test includes logic elements downstream of the first set. The second set includes at least one scan flip flop downstream of the logic elements. Each scan flip flop of the second set includes a scan enable input coupled to a second scan enable signal. The controller is configured to test the logic elements by shifting test patterns into the first set while asserting both the first and second scan enable signal, launching the test patterns, and capturing results from the second set while continuing to assert the first scan enable signal and deasserting the second scan enable signal.

Test pattern generation using multiple scan enables

A system includes a write-data register and a read-data register, each clocked by a clock signal, and a first-in-first-out (FIFO) buffer coupled between the write-data register and the read-data register, the FIFO buffer including latches configured to store data. The system further includes glue logic with first, second, and third logic circuits configured to generate an internal write enable signal, an internal read valid signal, and an internal read enable signal based on an operational mode of the system. The system is configured to be selectively switched between a normal operational mode, where the latches are accessed for reading and writing by a read enable signal and write enable signal based on a read address signal and a write address signal, and a transition testing mode, where the latches are tested using the internal write enable signal, the internal read enable signal, and the internal read valid signal.

ATPG testing method for latch based memories, for area reduction

Circuits and methods for testing voltage monitor circuits are provided. In one embodiment, a method includes setting voltage monitor circuits to test mode; setting, a monitor reference in each voltage monitor circuit, to a respective targeted threshold voltage using a corresponding trim code; ramping, a voltage provided to a subset of voltage monitor circuits, from a first voltage to a second voltage using a test voltage supply, voltages between the first voltage and the second voltage corresponding with targeted threshold voltages of the subset of voltage monitor circuits; determining, for each voltage monitor circuit in the subset of voltage monitor circuits, a voltage value of the test voltage supply resulting in a change in a logic state at an output of a corresponding voltage monitor circuit.

System and method for parallel testing of electronic device

According to an embodiment, a method for testing a triple-voting flop (TVF) is provided. The method includes providing a first and a second scan enable signal by a control circuit to, respectively, a first scan flip-flop and a third scan flip-flop of the TVF; receiving a third scan enable signal at the second scan flip-flop of the TVF; providing a scan input signal to the first scan flip-flop, the second scan flip-flop, and the third scan flip-flop; controlling the first scan enable signal, the second scan enable signal, and the third scan enable signal; receiving, at an output of the TVF, a scan output signal; and determining whether the TVF suffers from a fault based on the scan output signal and the controlling of the first scan enable signal, the second scan enable signal, and the third scan enable signal.

TVF transition coverage with self-test and production-test time reduction

Disclosed herein is a method of operating a system in a test mode. When the test mode is an ATPG test mode, the method includes beginning stuck-at testing by setting a scan control signal to a logic one, setting a transition mode signal to a logic 0, and initializing FIFO buffer for ATPG test mode. The FIFO buffer is initialized for ATPG test mode by setting a scan reset signal to a logic 0 to place a write data register and a read data register associated with the FIFO buffer into a reset state, enabling latches of the FIFO buffer using an external enable signal, removing the external enable signal to cause the latches to latch, and setting the scan reset signal to a logic 1 to release the write data register and the read data register from the reset state, while not clocking the write data register.

In an embodiment, a method for managing self-tests in an integrated circuit (IC) includes: receiving built-in-self-test (BIST) configuration data; configuring a first clock to a first frequency based on the BIST configuration data; performing a first BIST test at the first frequency; configuring a second clock to a second frequency that is different from the first frequency; and performing a second BIST test at the second frequency.
