A semiconductor device according to an embodiment includes a gate electrode, a first dielectric film, an oxide semiconductor film, a second dielectric film, a source electrode and a drain electrode. The first dielectric film is placed above the gate electrode. The oxide semiconductor film is placed above the first dielectric film. The oxide semiconductor film is formed to have a film thickness in a first contact region in contact with the source electrode and a second contact region in contact with the drain electrode larger than a film thickness in a channel region of the oxide semiconductor film so that a film portion of the first contact region projects toward the source electrode side and a film portion of the second contact region projects toward the drain electrode side.

Semiconductor device and method for fabricating semiconductor device

A semiconductor device according to an embodiment, includes a first dielectric film arranged above a gate electrode, an oxide semiconductor film arranged above the first dielectric film, a second dielectric film arranged above the oxide semiconductor film, a drain electrode having a drain contact portion that is arranged in the second dielectric film and connects one end side of the oxide semiconductor film to a wire of an upper layer, and a source electrode having a source contact portion that is arranged in the second dielectric film and connects another end side of the oxide semiconductor film to a wire of an upper layer. A wiring portion arranged above the second dielectric film and forming the wire of the upper layer is formed to overhang toward a center direction of the oxide semiconductor film on a source electrode side more than on a drain electrode side.

Semiconductor device

A semiconductor device according to an embodiment, includes a source electrode, a drain electrode arranged apart from the source electrode, an oxide semiconductor film, a gate dielectric film, and a gate electrode. The oxide semiconductor film is arranged below the source electrode and the drain electrode to connect the source electrode and the drain electrode. The gate dielectric film is formed below the oxide semiconductor film such that a thickness below at least one of the source electrode and the drain electrode is made thinner than a thickness below a channel region of the oxide semiconductor film between the source electrode and the drain electrode. The gate electrode is arranged below the gate dielectric film and formed in a position where one of portions of the gate electrode overlaps with the source electrode and another one of the portions of the gate electrode overlaps with the drain electrode.

Semiconductor device having a gate dielectric film which is thinner below a source or drain electrode than below a channel region

The method of manufacturing a semiconductor device selectively forms a resist film on the multilayer gate film and the gate side wall insulating film extending on the semiconductor substrate. An upper part of the gate side wall insulating film and the hard mask film selectively are removed by etching using the resist film as a mask so as to expose a surface of the metal film. the metal film and the barrier metal film adjoining the metal film are removed, by wet etching. After the removal of the resist film, embedding a space formed by removal of the metal film and the barrier metal film and depositing a pre-metal dielectric to a level higher than an upper surface of the remaining hard mask film. A top part of the pre-metal dielectric is planarized by CMP using the remaining hard mask film as a stopper.

Semiconductor device and method of manufacturing the same

A semiconductor device according to an embodiment includes: a semiconductor region on a semiconductor substrate, an upper face and side faces of the semiconductor region forming a saddle-like shape, convex portions being formed at both ends of a region including a saddle point in the upper face; a gate insulating film on the upper face of the semiconductor region except upper faces of the convex portions, and on side faces of the convex portions on a side of the region including the saddle point in the upper face; a gate electrode on the gate insulating film and including: a main body part located immediately above the region including the saddle point in the upper face; and leg portions leading to the main body portion and covering the side faces of the semiconductor region, a length of the leg portions being greater than a length of the main body portion.

The present invention relates to a method for processing semiconductor devices with a fine structure, and more particularly, to a processing method suitable for miniaturizing semiconductor devices with a so-called high-k/metal gate structure. In an embodiment of the present invention, a deposited film, which includes an insulating film made of Hf or Zr and a material of Mg, Y or Al existing on, under or in the insulating film, is formed on a Si substrate and is removed by repeating a dry etching process and a wet etching process at least one time. The wet etching process is performed prior to the dry etching process.

Method for processing semiconductor device

After forming a first gate electrode and a second gate electrode on a semiconductor substrate, a silicon oxide film is formed to cover an n-channel MISFET forming region, and a p-channel MISFET forming region is exposed. Subsequently, after a first element supply film made of, for example, an aluminum oxide film is formed on the whole surface of the semiconductor substrate, a heat treatment is performed. By this means, a high-concentration HfAlO film and a low-concentration HfAlO film are formed by diffusing aluminum into the first insulating film just below the second gate electrode. Thereafter, by using a magnesium oxide film as a second element supply film, magnesium is diffused into the first insulating film just below the first gate electrode, thereby forming a high-concentration HfMgO film and a low-concentration HfMgO film.

Manufacturing method of semiconductor device

A first transfer transistor includes a first diffusion layer connected to a first bit line, and a second diffusion layer connected to a first storage node, the first diffusion layer is provided in a substrate, the second diffusion layer is provided in a bottom part of a recess provided in the substrate, a channel region of the first transfer transistor is offset with respect to the second diffusion layer toward the first storage node, and the offset part functions as a resistor.

A semiconductor device includes a semiconductor substrate, a channel region formed above the semiconductor substrate, a first gate electrode formed above the channel region via a first gate insulating film, a second gate electrode formed below the channel region via a second gate insulating film to face the first gate electrode, a first insulating film covering side surfaces of the second gate electrode, a second insulating film covering a bottom surface of the second gate electrode, and a semiconductor layer which has an upper surface positioned above an upper surface of the first gate insulating film and side surfaces facing side surfaces of the first gate electrode, and in which a source region and drain region are formed. The side surfaces of the second gate electrode are aligned with or positioned inside the side surfaces of the semiconductor layer.
