A low-cost, small-size Wilkinson-type combiner that suppresses the risk of damaging an isolation resistor due to combination loss is provided. The combiner comprises first and second input terminals to which RF signals are input; an output terminal; a wiring line that combines the RF signals input to the first and second input terminals, and outputs the combined signal to the output terminal; an isolation unit provided between the first and second input terminals and formed by a first isolation resistor, a transformer, and a second isolation resistor connected in series; a detection circuit connected to a secondary coil of the transformer and configured to detect a current flowing in the secondary coil; and a determination circuit that outputs a control signal to block input of RF signals to the first and second input terminals if the current flowing in the isolation unit and detected by the detection circuit is higher than or equal to a prescribed value.

Wilkinson-type combiner and RF generator

A radio frequency (RF) generator device for supplying RF powers of different frequencies to multiple antennas disposed in a chamber is provided. The RF generator device includes a plurality of RF generators configured to supply the RF powers of the different frequencies to the multiple antennas, and a plurality of RF controllers configured to control the RF generators, respectively. Each of the RF controllers includes a fast Fourier transformer, and a filter. The fast Fourier transformer performs fast Fourier transform on a signal introduced as a reflected wave to decompose the signal into frequency components, and the filter removes waves having frequency components that are not outputted from the corresponding RF generator.

RF generator device and substrate processing apparatus

The RF generator is provided with a first RF power source and a second RF power source that generate RF waves of different frequencies from each other, and respectively supply RF power to a first antenna and a second antenna that are installed in a plasma reactor. The first RF power source is provided with a first computing circuit that detects a first forward wave level and a first reflected wave level by removing an oscillation frequency component and an interference wave component of the second RF power source, a second computing circuit that detects a second forward wave level and a second reflected wave level that include an oscillation frequency of the first RF power source and the oscillation frequency component and the interference wave component of the second RF power source, and an interference wave computing circuit that, on the basis of the second forward wave level and the second reflected wave level, and the first forward wave level and the first reflected wave level, calculates an interference wave level to be detected by the first RF power source.
