Methods form devices by creating openings in sacrificial gates between nanosheet stacks (alternating layers of a first material and channel structures), forming spacers in the openings, and removing the sacrificial gates to leave the spacers. The first material is then removed from between the channel structures. A first work function metal is formed around and between the channel structures. Next, first stacks (of the stacks) are protected with a mask to leave second stacks (of the stacks) exposed. Then, the first work function metal is removed from the second stacks while the first stacks are protected by the mask and the spacers. Subsequently, a second work function metal is formed around and between the channel structures of the second stacks. A gate material is then formed over the first work function metal and the second work function metal.

Nanosheet field effect transistor with spacers between sheets

Embodiments of the present invention are directed to reducing the effective capacitance between active devices at the contact level. In a non-limiting embodiment of the invention, an interlayer dielectric is replaced with a low-k material without damaging a self-aligned contact (SAC) cap. A gate can be formed over a channel region of a fin. The gate can include a gate spacer and a SAC cap. Source and drain regions can be formed adjacent to the channel region. A contact is formed on the SAC cap and on surfaces of the source and drain regions. A first dielectric layer can be recessed to expose a sidewall of the contact and a sidewall of the gate spacer. A second dielectric layer can be formed on the recessed surface of the first dielectric layer. The second dielectric layer can include a dielectric material having a dielectric constant less than the first dielectric layer.

Contact interlayer dielectric replacement with improved SAC cap retention

The disclosure relates to gate-all-around (GAA) transistors with a spacer support, and related methods. A GAA transistor according to embodiments of the disclosure includes: at least one semiconductor channel structure extending between a source terminal and a drain terminal; a spacer support having a first portion thereof positioned underneath and a second portion thereof positioned alongside a first portion of the at least one semiconductor channel structure; and a gate metal surrounding a second portion of the at least one semiconductor channel structure between the source and drain terminals; wherein the spacer support is positioned between the gate metal and the source or drain terminal.

Gate-all-around transistor with spacer support and methods of forming same

A method includes forming a first gate structure above a first region of a semiconducting substrate. A first sidewall spacer is formed adjacent the first gate structure. The first gate structure and the first sidewall spacer are recessed to define a first gate contact cavity. A second sidewall spacer is formed in the first gate contact cavity. A first conductive gate contact is formed in the first gate contact cavity. The second sidewall spacer is removed to define a first spacer cavity. A conductive material is formed in the first spacer cavity to form a first conductive spacer contacting the first conductive gate contact.

Methods of forming conductive spacers for gate contacts and the resulting device

A method of manufacturing a semiconductor device is provided including forming raised source and drain regions on a semiconductor layer, forming a first insulating layer over the semiconductor layer, forming a first contact to one of the source and drain regions in the first insulating layer, forming a second insulating layer over the first contact, forming a trench in the second insulating layer to expose the first contact, removing a portion of the first contact below the trench, thereby forming a recessed surface of the first contact, removing a portion of the first insulating layer, thereby forming a recess in the trench and exposing a portion of a sidewall of the first contact below the recessed surface of the first contact, and filling the trench and the recess formed in the trench with a contact material to form a second contact in contact with the first contact.

Contacting source and drain of a transistor device

Disclosed are methods of forming improved fin-type field effect transistor (FINFET) structures and, particularly, relatively tall single-fin FINFET structures that provide increased drive current over conventional single-fin FINFET structures. The use of such a tall single-fin FINFET provides significant area savings over a FINFET that requires multiple semiconductor fins to achieve the same amount of drive current. Furthermore, since only a single fin is used, only a single leakage path is present at the bottom of the device. Thus, the disclosed FINFET structures can be incorporated into a cell in place of multi-fin FINFETs in order to allow for cell height scaling without violating critical design rules or sacrificing performance.

Tall single-fin FIN-type field effect transistor structures and methods

A semiconductor structure including a first substantially U-shaped and/or H-shaped channel is disclosed. The semiconductor structure may further include a second substantially U-shaped and/or H-shaped channel positioned above the first channel. A method of forming a substantially U-shaped and/or H-shaped channel is also disclosed. The method may include forming a fin structure on a substrate where the fin structure includes an alternating layers of sacrificial semiconductor and at least one silicon layer or region. The method may further include forming additional silicon regions vertically on sidewalls of the fin structure. The additional silicon regions may contact the silicon layer or region of the fin structure to form the substantially U-shaped and/or H-shaped channel(s). The method may further include removing the sacrificial semiconductor layers and forming a gate structure around the substantially U-shaped and/or substantially H-shaped channels.

Transistors with H-shaped or U-shaped channels and method for forming the same

The disclosure is directed to gate all-around integrated circuit structures, finFETs having a dielectric isolation, and methods of forming the same. The gate all-around integrated circuit structure may include a first insulator region within a substrate; a pair of remnant liner stubs disposed within the first insulator region; a second insulator region laterally adjacent to the first insulator region within the substrate; a pair of fins over the first insulator region, each fin in the pair of fins including an inner sidewall facing the inner sidewall of an adjacent fin in the pair of fins and an outer sidewall opposite the inner sidewall; and a gate structure substantially surrounding an axial portion of the pair of fins and at least partially disposed over the first and second insulator regions, wherein each remnant liner stub is substantially aligned with the inner sidewall of a respective fin of the pair of fins.

Integrated circuit structure, gate all-around integrated circuit structure and methods of forming same

Disclosed are integrated circuit (IC) structures and formation methods. In the methods, a gate with a sacrificial gate cap and a sacrificial gate sidewall spacer is formed on a channel region. The cap and sidewall spacer are removed, creating a cavity with a lower portion between the sidewalls of the gate and adjacent metal plugs and with an upper portion above the lower portion and the gate. A first dielectric layer is deposited, forming an air-gap in the lower portion and lining the upper portion. A second dielectric layer is deposited, filling the upper portion. During formation of a gate contact opening (optionally over an active region), the second dielectric layer is removed and the first dielectric layer is anisotropically etched, thereby exposing the gate and creating a dielectric spacer with a lower air-gap segment and an upper solid segment. Metal deposited into the opening forms the gate contact.

Air-gap gate sidewall spacer and method

A method of forming a logic or memory cell with less than or equal to 0 nm of TS extending past the active fins and the resulting device are provided. Embodiments include forming gates across pairs of fins on a substrate; forming pairs of RSD between the gates on the fins; forming a planar SAC cap on each of the gates; forming a metal layer over the substrate coplanar with the SACs; forming a TS structure in the metal layer over the fins, the TS structure formed over the pairs of RSD, each upper portion having a width equal to or less than an overall width of a pair of fins; forming spacers on opposite sides of the upper portions; removing the metal layer between adjacent spacers; forming an ILD over the substrate; and forming a CA on each upper portion and a CB on a gate through the ILD.

Forming TS cut for zero or negative TS extension and resulting device

At least one method, apparatus and system disclosed herein involves forming semiconductor devices comprising dual silicides in contacts to FinFETs. The semiconductor device may comprise a PFET fin; an NFET fin; a first metal silicide around the NFET fin; a second metal silicide around the PFET fin; and a fill metal around the second metal silicide, above the PFET fin, and above the NFET fin. Methods of forming such devices are also disclosed.

Methods, apparatus and system for forming wrap-around contact with dual silicide

One method includes performing an etching process to define a gate cavity that exposes an upper surface and at least a portion of the sidewalls of a gate structure and forming a replacement spacer structure adjacent the exposed sidewalls of the gate structure, wherein the replacement spacer structure exposes a portion of the upper surface of the gate structure and includes at least one air space. In this example, the method also includes forming a conformal etch stop layer and a replacement gate cap structure in the gate cavity, selectively removing a portion of the replacement gate cap structure and a portion of the conformal etch stop layer so as to thereby expose the upper surface of the gate structure, and forming a conductive gate contact structure (CB) in the conductive gate contact opening, wherein the entire conductive gate contact structure (CB) is positioned vertically above the active region.

Methods of forming an air gap adjacent a gate of a transistor and a gate contact above the active region of the transistor

One illustrative device disclosed herein includes, among other things, a stepped conductive source/drain structure with a first recess defined therein and a stepped final gate structure with a second recess defined therein, wherein, when viewed from above, the second recess is axially and laterally offset from the first recess. In this example, the device also includes a layer of insulating material positioned above the stepped conductive source/drain structure and the stepped final gate structure, a conductive gate (CB) contact that is conductively coupled to the stepped final gate structure and a conductive source/drain (CA) contact that is conductively coupled to the stepped conductive source/drain structure.

Methods of forming a semiconductor device with a gate contact positioned above the active region

Methods for fabricating fins for a fin-type field-effect transistor (FinFET) and fin structures for a FinFET. A conformal layer is formed that includes respective first portions on sidewalls of first hardmask sections previously formed on a substrate, a recess between the first portions on the sidewalls of each adjacent pair of the first hardmask sections, and a second portion between the substrate and the recess. The conformal layer is constituted by a second material chosen to etch selectively to the first material constituting the first hardmask sections. A spacer is formed in each recess and masks the respective second portion of the conformal layer. The conformal layer is then etched to form second hardmask sections each comprised of one of the second portions of the conformal layer. The substrate is etched with the first and second hardmask sections masking the substrate to form a plurality of fins.
