An improved method is presented for the deposition of dielectric films in the fabrication of integrated circuits (ICs), wherein a solution of polymers derived from cyclosilazanes is employed to deposit dielectric films on semiconductor substrates by the spin-on technique. These spin-on films planarize (smooth out) underlying substrate topography and therefore are especially advantageous in multilevel metallization processes where they allow a highly uniform and continuous deposition of a subsequent layer of metallization resulting in improved yield and reliability of ICs.

A process for the preparation of perhaloalkanoyl chloride is disclosed which comprises reacting 1,1,1-trichloroperfluoroalkane, with a sulfur trioxide-containing compound selected from the group consisting of oleum sulfur trioxide and stabilized sulfur trioxide in the presence of catalytic amounts of a halogen catalyst selected from the group consisting of iodine, bromine, iodine monobromide and iodine monochloride and bromine monochloride wherein the 1,1,1-trichloroperhaloalkane is a straight or branched chain acyclic organic compound having 2 to 8 carbon atoms and having at least one trihalomethyl group wherein at least one halo atom is fluorine and having the remaining carbon atoms substituted by F, Cl, Br or I atoms.

Hexafluoro-2,3-bis(trifluoromethyl)-2-butene may be prepared by heating 2,2,4,4-tetrakis-(trifluoromethyl)-1,3-dithietane at elevated temperatures in the presence of activated carbon. The activated carbon serves as a desulphurization catalyst.

Perfluoro-2-methylpentene-2 may be prepared by heating hexafluoropropylene at elevated temperatures in the presence of activated carbon. The activated carbon serves as a catalyst for the dimerization of the hexafluoropropylene.

A process for the preparation of trifluoroacetyl fluoride is disclosed, which comprises reacting, in the liquid phase, hexafluorothioacetone dimer in an aprotic solvent with at least a catalytic amount of an alkali metal fluoride in the presence of an oxidizing agent selected from the group consisting of Ag.sub.2 O, oxides of Pb, Sn, Ni, Co and Fe and M.sub.2 S.sub.2 O.sub.8 wherein M is an alkali metal. The preferred aprotic solvent is dimethylformamide; the preferred alkali metal fluoride is KF; and the preferred oxidizing agents are NiO, PbO.sub.2, and M.sub.2 S.sub.2 O.sub.8 wherein M is Na or K.

Synthesis of trifluoroacetyl fluoride

The process for preparing hexafluoroisobutylene is disclosed which comprises reacting, in the liquid phase, formaldehyde or a formaldehyde-generating compound with hexafluorothioacetone dimer in an aprotic solvent containing at least a catalytic amount of an alkali metal fluoride or a sulfonic acid having general formula RSO.sub.3 H is disclosed. The preferred aprotic solvents are dimethylformamide, N-methyl pyrrolidone and dimethyl sulfoxide. The preferred alkali metal fluoride is KF; the preferred sulfonic acids are CH.sub.3 SO.sub.3 H and p-CH.sub.3 C.sub.6 H.sub.4 SO.sub.3 H. The production of hexafluoroisobutylene by contacting hexafluoropropene with elemental sulfur and a catalytic amount of an alkali metal fluoride such as KF in an aprotic solvent such as dimethyl sulfoxide or N-methyl pyrrolidone at a temperature of between about 40.degree. and about 70.degree. C. for a time sufficient to produce hexafluorothioacetone dimer combined with contacting said dimer in said aprotic solvent containing said alkali metal fluoride at a temperature between about 100.degree. C. and 150.degree. C. for a time sufficient to produce an effluent stream containing hexafluoroisobutylene which is recovered therefrom is also disclosed.

A process for the preparation of perhaloalkanoyl chloride is disclosed which comprises reacting 1,1,1-trichloroperfluoroalkane, with a sulfur trioxide-containing compound selected from the group consisting of oleum sulfur trioxide and stabilized sulfur trioxide in the presence of catalytic amounts of a halogen catalyst selected from the group consisting of iodine, bromine, iodine monobromide and iodine monochloride and bromine monochloride. The preferred product is trifluoroacetyl chloride.

Process for the preparation of perhaloalkanoyl chloride

The production of hexafluoroacetone by contacting, in the liquid phase, hexafluorothioacetone dimer with at least a stoichiometric amount of an aprotic solvent selected from the group consisting of dimethylacetamide, dimethylformamide, dimethyl sulfoxide and N-methyl pyrrolidone and at least a catalytic amount of an alkali metal fluoride or a sulfonic acid having general formula RSO.sub.3 H is disclosed. Dimethylformamide and dimethyl sulfoxide are the preferred aprotic solvents; KF is the preferred alkali metal fluoride; and CH.sub.3 SO.sub.3 H and pCH.sub.3 C.sub.6 H.sub.4 SO.sub.3 H are the preferred sulfonic acids. The production of hexafluoroacetone by contacting hexafluoropropene with elemental sulfur and a catalytic amount of an alkali metal fluoride in an aprotic solvent at a temperature of between about 40.degree. and about 70.degree. C. for a time sufficient to produce hexafluorothioacetone dimer combined with increasing the temperature to between about 90.degree. and 150.degree. C. and maintaining said temperature for a time sufficient to produce hexafluoroacetone is also disclosed.

A process for the preparation of hexafluoroacetone which comprises contacting, in the liquid phase, hexafluorothioacetone dimer in the presence of an aprotic solvent containing a catalytic amount of an alkali metal fluoride with a gaseous oxidant selected from the group consisting of air, O.sub.2, O.sub.3, NO.sub.2 and NO is disclosed. The preferred aprotic solvent is dimethylformamide, and the preferred gaseous oxidant is O.sub.2.

Liquid phase synthesis of hexafluoroacetone

The production of hexafluoroacetone by liquid phase reaction, at elevated temperatures, from hexafluorothioacetone dimer in an aprotic solvent containing an effective amount of an alkali metal fluoride with at least about a stoichiometric amount of an oxidizing agent selected from the group consisting of HgO, Ag.sub.2 O, Cu.sub.2 O, CuO, P.sub.2 O.sub.5, MIO.sub.3 and MIO.sub.4 wherein M is an alkali metal or alkaline earth metal. HgO and MIO.sub.3 are the preferred oxidizing agents; KIO.sub.3 is most preferred.

Preparation of hexafluoroacetone from hexafluorothioacetone dimer

An improved process for the reaction of hexafluoropropene with elemental sulfur and alkali metal fluoride such as KF, in an aprotic solvent selected from the group consisting of acetonitrile dimethylacetamide, dimethylformamide, dimethyl sulfoxide and N-methyl pyrrolidone under substantially one atmosphere pressure and at tempertures of between about 25.degree. and 100.degree. C. is disclosed. The preferred alkali metal fluoride is KF and the preferred aprotic solvent is dimethylformamide.

Process of preparing hexafluorothioacetone dimer

The process for preparing hexafluoroisobutylene which comprises reacting, at elevated temperatures, ketene or a ketene-generating compound with hexafluorothioacetone. Hexafluoroisobutylene is a known valuable monomer, which forms polymers of exceptional thermal, chemical and mechanical properties, particularly when copolymerized, such as with vinylidene fluoride.
