According to an embodiment of the invention, a chip package is provided, which includes: a substrate having an upper surface and a lower surface; a hole extending from the upper surface toward the lower surface; an insulating layer located overlying a sidewall of the hole; and a material layer located overlying the sidewall of the hole, wherein the material layer is separated from the upper surface of the substrate by a distance and a thickness of the material layer decreases along a direction toward the lower surface.

Chip package and method for forming the same

A method for forming a chip package, by providing a substrate having a plurality of conducting pads below a lower surface, and a dielectric layer located between the conducting pads, forming a recess in an upper surface of the substrate, forming a hole extending through the bottom of the recess, forming an insulating layer on the sidewall of the recess and in the hole, exposing a portion of the conducting pads through the insulating layer, and forming a conducting layer on the insulating layer and through the hole to contact with the conducting pads.

A fabrication method of a semiconductor stack structure mainly includes: singulating a wafer of a first specification into a plurality of chips; rearranging the chips into a second specification of a wafer so as to stack the chips on a substrate of the second specification through a plurality of blocks; forming a redistribution layer on the chips; and performing a cutting process to obtain a plurality of semiconductor stack structures. Therefore, the present invention allows a wafer of a new specification to be processed by using conventional equipment without the need of new factory buildings or equipment. As such, chip packages can be timely supplied to meet the replacement speed of electronic products.

Semiconductor stack structure and fabrication method thereof

An embodiment of the present invention relates to a chip package and fabrication method thereof, which includes a chip protection layer or an additional etching stop layer to cover conducting pads to prevent dicing residue from damaging or scratching the conducting pads. According to another embodiment, a chip protection layer, an additional etching stop layer formed thereon, or a metal etching stop layer level with conducting pads or combinations thereof may be used when etching an intermetal dielectric layer at a structural etching region and a silicon substrate to form an opening for subsequent semiconductor manufacturing processes.

Fabrication method for a chip package

A method for forming a chip package, in which a substrate has a plurality of conducting pads located below its lower surface, and a dielectric layer located between the conducting pads. A hole is formed extending from the upper surface of the substrate towards the conducting pads. After the hole is formed, a trench is formed extending from the upper surface towards the lower surface of the substrate, with the trench connecting with the hole. An insulating layer is formed on a sidewall of the trench and a sidewall and a bottom of the hole, and a portion of the insulating layer and a portion of the dielectric layer are removed to expose a portion of the conducting pads. A conducting layer is formed on the sidewall of the trench and the sidewall and the bottom of the hole, electrically contacting with the conducting pads.

According to an embodiment of the invention, a chip package is provided. The chip package includes: a substrate having an upper surface and a lower surface; a plurality of conducting pads located under the lower surface of the substrate; a dielectric layer located between the conducting pads; a trench extending from the upper surface towards the lower surface of the substrate; a hole extending from a bottom of the trench towards the lower surface of the substrate, wherein a sidewall of the hole is substantially perpendicular to the lower surface of the substrate, and the sidewall or a bottom of the hole exposes a portion of the conducting pads; and a conducting layer located in the hole and electrically connected to at least one of the conducting pads.

Chip package

According to an embodiment of the invention, a chip package is provided. The chip package includes: a substrate having an upper surface and a lower surface; a plurality of conducting pads located under the lower surface of the substrate; a dielectric layer located between the conducting pads; a trench extending from the upper surface towards the lower surface of the substrate; a hole extending from a bottom of the trench towards the lower surface of the substrate, wherein an upper sidewall of the hole inclines to the lower surface of the substrate, and a lower sidewall or a bottom of the hole exposes a portion of the conducting pads; and a conducting layer located in the hole and electrically connected to at least one of the conducting pads.

Chip package and fabrication method thereof

A chip package includes a substrate having an upper surface and a lower surface, a plurality of conducting pads located under the lower surface of the substrate, and a dielectric layer located between the conducting pads. A hole is provided in the substrate, which extends from the upper surface towards the lower surface of the substrate. A sidewall or a bottom of the hole exposes a portion of the conducting pads. The upper opening of the hole near the upper surface is smaller than a lower opening of the hole near the lower surface. An upper conducting pad has at least an opening or a trench exposing a lower conducting pad of the conducting pads. A conducting layer is disposed in the hole, which electrically contacting at least one of the conducting pads.

According to an embodiment of the invention, a chip package is provided. The chip package includes a substrate having an upper surface and a lower surface, a plurality of conducting pads located in the substrate or under the lower surface thereof, a dielectric layer located between the conducting pads, a hole extending from the upper surface towards the lower surface of the substrate and exposing a portion of the conducting pads, and a conducting layer located in the hole and electrically contacting the conducting pads.

An embodiment of the invention provides a chip package, which includes a substrate having an upper surface and a lower surface, a chip disposed in or on the substrate, a pad disposed in or on the substrate and electrically connected to the chip, a hole extending from the lower surface toward the upper surface, exposing the pad, wherein a lower opening of the hole near the lower surface has a width that is shorter than that of an upper opening of the hole near the upper surface, an insulating layer located overlying a sidewall of the hole, and a conducting layer located overlying the insulating layer and electrically connected to the pad.

Chip package and method for fabricating the same

A container having an indicator for detecting the presence of chemical elements is provided. In one embodiment, the container comprises a cavity therein for receiving an article having a first metallic element, the cavity being substantially sealed from a surrounding environment outside the container. An indicator is disposed within the sealed cavity, the indicator having a second metallic element with a standard potential less than the standard potential of the first metallic element, whereby a change in state of the second metallic element alerts an operator to the presence of a predetermined chemical element within the container.

The present invention provides a method for forming a transistor having a stacked gate electrode structure with two gates; a lower floating gate and an upper control gate. The floating gate is formed of three polysilicon layers--undoped/doped/undoped polysilicon layers. A substrate is provided having a tunnel oxide layer 20. Then sequentially a first undoped, first doped, and second undoped polysilicon layers 22,24,26 are formed over the tunnel oxide layer thereby forming a lower floating gate layer 22, 24, 26. An intergate dielectric layer 28,30,32 is then formed over the second undoped polysilicon layer 26. Next, an upper control gate 36 and a cap oxide layer are formed over the intergate dielectric layer 28,30,32. The stacked two gate electrode structure is formed by patterning the above mentioned layers. Then spaced source and drain regions 44 are formed on opposite sides of the stacked gate structure thereby completing the transistor.

Method of forming undoped/in-situ doped/undoped polysilicon sandwich for

A novel method is presented to form and planarize an inter-metal-dielectric(IMD) layer of an integrated circuit with two or more levels of interconnection metallurgy. The method utilizes chemical-mechanical-polishing(CMP) followed by reactive-ion-etching(RIE) to first planarize and then etch back a deposited IMD layer. Metal line spacings of less than 1.5 microns produce voids in the IMD even when spin-on-glass(SOG) is used to partially fill the spaces prior to IMD deposition. These voids, which contain organic residues and debris, can produce eruptions of material during several subsequent processing steps. The method of this invention attenuates and de-activates these voids, rendering them completely benign. Since CMP is only used to achieve a planar surface, risks of CMP damage to alignment marks and other features are also reduced.
