A semiconductor device includes: a back barrier layer containing AlGaN (0&#x3c;X&#x2264;1); an electron transit layer containing AlInGaN (0&#x2264;a+b&#x2264;1) and formed on the back barrier layer; a top barrier layer containing AlGaN (0&#x3c;Y&#x2264;1) and formed on the electron transit layer; an electron supply layer containing AlGaN (0&#x3c;Z&#x2264;1) and formed on the top barrier layer, the electron supply layer having an opening to expose the top barrier layer; a two-dimensional electron gas region formed in an area of a surface layer portion of the electron transit layer, the area opposing the electron supply layer with the top barrier layer interposed between the electron supply layer and the area; a gate insulating layer formed in the opening of the electron supply layer; and a gate electrode layer formed on the gate insulating layer and opposing the electron transit layer with the gate insulating layer interposed therebetween.

Semiconductor device and manufacturing method thereof

A dielectric elastomer driving mechanism includes a driver, a follower, and a power transmitter. The driver includes a dielectric elastomer driving element made up of a dielectric elastomer layer and two electrode layers sandwiching the dielectric elastomer layer. The driver also includes a tension maintaining element maintaining, in a no-voltage state, the dielectric elastomer driving element in a state in which tension occurs, and includes an output portion capable of moving along with the expanding or contracting of the dielectric elastomer driving element. The follower includes a following element actuating in accordance with a driving force inputted. The power transmitter is connected to the output portion of the driver for transmitting a driving force of the driver to the follower.

Dielectric elastomer driving mechanism

A dielectric elastomer motor includes an artificial muscle and a conversion mechanism cooperating with the artificial muscle. The artificial muscle includes a dielectric elastomer film or layer having a first surface and a second surface opposite to the first surface. First and second electrodes are attached to the first surface and the second surface of the dielectric elastomer film, respectively. First and second bases are attached to the dielectric elastomer so as to be spaced apart from each other. The first base and the second base are capable of reciprocation relative to each other upon change in size of the dielectric elastomer. The conversion mechanism converts the reciprocation of the bases to pivotal or rotational movement. The dielectric elastomer receives voltage application with a predetermined timing via the first and the second electrodes.

Dielectric elastomer motor

A two-dimensional photonic crystal laser according to the present invention includes a two-dimensional photonic crystal layerhaving a base body made of AlGaAs (0&#x3c;&#x3b1;&#x3c;1) or (AlGa)InP (0&#x3c;=&#x3b2;&#x3c;1, 0&#x3c;&#x3b3;&#x3c;1) with modified refractive index areas (air holes)periodically arranged therein and an epitaxial growth layercreated on the two-dimensional photonic crystal layerby an epitaxial method. Since AlGaAs and (AlGa)InP are solid even at high temperatures, the air holeswill not be deformed in the process of creating the epitaxial growth layer, so that the performance of the two-dimensional photonic crystal layeras a resonator can be maintained at high levels.

A photonic crystal surface emission laser includes an active layer, and a photonic crystal layer made of a plate-shaped slab provided with modified refractive index area having a refractive index different from that of the slab, the modified refractive index areas being arranged on each of the lattice points of a first rhombic-like lattice and a second rhombic-like lattice in which both diagonals are mutually parallel and only one diagonal is of a different length, wherein a, a, a, and n satisfy the following inequality:
