A method for making a MOSFET includes forming a gate oxide layer on a substrate; depositing and forming a polysilicon layer on the gate oxide layer; removing the polysilicon layer and the gate oxide layer in a target area by means of dry etching. The remaining gate oxide layer forms a gate oxide of the MOSFET. The remaining polysilicon layer forms a gate of the MOSFET. The method further includes performing LDD implantation on the substrate at both sides of the gate, to form a first LDD area and a second LDD area respectively; and performing SD implantation to form a source and a drain in the substrate at both sides of the gate respectively. Before one of the steps after the depositing and forming a polysilicon layer on the gate oxide layer, fluorine ion implantation is performed.

Method for making MOSFET and MOSFET

The present application discloses an OTP memory. A cell structure includes a first active region and a second active region that intersect vertically; an EDNMOS is formed in the first active region, and a PMOS is formed in the second active region; a body portion of a channel region of the PMOS is formed a drift region of the EDNMOS, a first polysilicon gate of the EDNMOS serves as a control gate, and a second polysilicon gate of the PMOS serves as a floating gate; and the PMOS is programmed by means of hot carriers generated in the drift region of the EDNMOS. The present application further discloses a method for manufacturing an OTP memory. In the present application, high-speed writing can be implemented.

OTP memory and method for making the same

A SONOS nonvolatile memory includes a second gate structure of a selectron isolated from a first gate structure of a memotron by an inter-gate dielectric isolation layer formed on a first side of the first gate structure through self-alignment. The second gate structure is formed on a first side of the inter-gate dielectric isolation layer through self-alignment. A cell structure is formed by two adjacent cell structures. A first window defines an area formed by the two first gate structures. Two sides of each first gate structure are defined through self-alignment by first top silicon nitride layers formed on inner sides of the first window. First silicon nitride spacers are formed on second sides of the first gate structures through self-alignment. The bottom area of a contact hole between the second sides of the first gate structures is defined through self-alignment by the two first silicon nitride spacers.

Sonos nonvolatile memory and method for manufacturing same

A capacitor-coupled N-type transistor-based one-time programmable (OTP) device is disclosed. The OTP includes a transistor and a coupling capacitor both formed in a p-well and isolated from each other by field oxide or shallow trench isolation (STI). The transistor is constructed of a gate, a source region and a drain region composed of heavily-doped N-region. The coupling capacitor has a top plat formed of polysilicon on substrate surface, and a bottom plate constructed of an NLDD region and a heavily-doped N-region in the NLDD region. In order to achieve maximum capacitance utilization, the top plate of the coupling capacitor has a width not greater than the NLDD implantation region or twice a lateral junction depth of the heavily-doped n-region. The gate of the transistor may not be wider than the top plate of the coupling capacitor such that capacitance coupling ratio of the coupling capacitor to the transistor is optimized.

Implementing a Smart Dummy Pattern Filling, which enables the Data Ratio (DR) of dummy patterns to come infinitely close the required DR value after completing the filling of dummy patterns.
