A circuit includes a first Dual Interlocked Storage Cell (DICE) component, a second DICE component, a third DICE component, and a fourth DICE component operatively coupled to one another as a loop. The first and second DICE components form a first sub-latch configured to receive an input signal, the third and fourth DICE components form a second sub-latch configured to receive the same input signal, the first sub-latch is configured to provide, at a first node, an intermediate signal based on the input signal, and the second sub-latch is configured to provide, at a second node, the same intermediate signal based on the input signal. The circuit includes a first inverter configured to logically invert the intermediate signal and provide, at a third node, an output signal. The circuit includes a second inverter configured to logically invert the intermediate signal and provide, at the third node, the output signal.

Memory devices with reduced bit line capacitance and methods of manufacturing thereof

A static random access memory (SRAM) cell includes a four-contact polysilicon pitch (4Cpp) fin field effect transistor (FinFET) architecture including a first bit-cell and a second bit cell. The SRAM cell includes a first bit line and a first complementary bit line, wherein the first bit line and the first complementary bit line are shared by the first and second bit-cells of the SRAM cell. The SRAM cell includes a first word line connected to the first bit cell, and a second word line connected to the second bit cell.

A memory device has a memory array including a memory segment to store weight data, a weight buffer coupled to the memory segment and configured to hold new weight data to be updated in the memory segment, a logic circuit, and a computation circuit coupled to an output of the logic circuit. The logic circuit further has a first input coupled to the memory segment by a bit line, and a second input configured to receive input data. The logic circuit is configured to generate, at the output, intermediate data corresponding to the input data and the weight data read from the memory segment through the bit line. The computation circuit is configured to, based on the intermediate data, generate output data corresponding to a computation performed on the input data and the weight data read from the at least one memory segment.

Memory device and method for computing-in-memory (CIM)

A method for flexible bank addressing in digital computing-in-memory (DCIM). The method includes providing bank groups, each of the bank groups comprising a respective number of memory banks, each memory bank configured to store a corresponding portion of input feature map data. The method includes reading, during a first clock cycle, a first portion of the input feature map data from a first one of the bank groups and a second portion of the input feature map data from a second one of the bank groups. The method includes performing a first multiply-accumulate operation using the first portion and the second portion. The method includes reading, during a second clock cycle, a third portion of the input feature map data from the first bank group. The method includes performing a second multiply-accumulate operation using the second portion and the third portion.

Systems and methods for flexible bank addressing in digital computing-in-memory (DCIM)

A memory device is provided. The memory device includes a compute-in-memory (CIM) array, capacitor circuit pairs, a first switch circuit and an analog-to-digital converter. The CIM array includes bit cells arranged in columns, in which the CIM array generates, in response to an input vector and a stored vector in the bit cells, accumulation results. The capacitor circuit pairs receive the accumulation results through bit lines, in which portions, in one of the columns, of the bit cells and a corresponding one of capacitor circuit pairs are coupled to a corresponding bit line of the bit lines. The first switch circuit is coupled to the capacitor circuit pairs is switched to generate, based on the accumulation results, weight mean results in one capacitor circuit in each of the plurality of capacitor circuit pairs. The analog-to-digital converter generates, according to the plurality of weight mean results, a multiply-and-accumulate result.

Memory device and method for operating memory device

A semiconductor device includes a first memory bank, a second memory bank and a first write driver. The first memory bank is coupled to a plurality of first data lines, and configured to operate according to a first data signal. The second memory bank is configured to operate according to the first data signal. The first write driver is disposed between the first memory bank and the second memory bank, and configured to adjust a voltage level of one of the plurality of first data lines when the first memory bank is written according to the first data signal.

A memory circuit includes a first pull down transistor, a first pass gate transistor coupled to the first pull down transistor, a second pull down transistor, a second pass gate transistor and a first metal contact. The second pull down transistor has a first active region located on a first level. The second pass gate transistor has a second active region located on the first level, and being coupled to the second pull down transistor. The first metal contact extends from the first active region to the second active region, being located on a second level, and electrically coupling a drain of the second pull down transistor to a drain of the second pass gate transistor. The first pass gate transistor, the second pass gate transistor, the first pull down transistor and the second pull down transistor are part of a four transistor (4T) memory cell.

Disclosed herein are related to a memory device. In one aspect, a memory device includes a set of memory cells. In one aspect, the memory device includes a first bit line extending along a direction. The first bit line may be coupled to a subset of the set of memory cells disposed along the direction. In one aspect, the memory device includes a second bit line extending along the direction. In one aspect, the memory device includes a switch coupled between the first bit line and the second bit line.

Memory device including separate negative bit line

A method of performing an in-memory computation includes storing a first subset of data in a first segment of a first memory array and a second subset of the data in a second segment of the first memory array, latching a first data bit from a first column of memory cells in the first segment of the first memory array, sequentially reading a plurality of second data bits from a second column of memory cells in the second segment of the first memory array, and performing a logic operation on each combination of the latched first data bit and each second data bit.

Memory computation method

A circuit includes a data register configured to receive and output successive data elements of a plurality of data elements responsive to a clock signal, wherein each data element of the plurality of data elements includes a total number of bits N. A signal generation portion is configured to output a first selection signal responsive to the clock signal, the first selection signal includes two alternating sequences, values of the first sequence increment from zero to N−1, and values of the second sequence decrement from N−1 to zero. A selection circuit coupled to the data register is configured to output the N bits of each data element of the plurality of data elements in a first sequential order responsive to the first sequence of the first selection signal, and in a second sequential order opposite the first sequential order responsive to the second sequence of the first selection signal.

Data sequencing circuit and method

A memory device includes a first bit cell, a second bit cell, a first word line and a second word line. A first boundary of the second bit cell is adjacent with a first boundary of the first bit cell. The first word line is coupled to the first bit cell. The second word line is coupled to the second bit cell. A first segment of the first word line is overlapped with the first boundary of the second bit cell in a plan view, and a first segment of the second word line is overlapped with a second boundary of the second bit cell in the plan view.

A memory device and a method for operating the memory device are provided. The memory device includes a memory cell and a bit line connected to the memory cell. A negative voltage generator is connected to the bit line. The negative voltage generator, when enabled, is operative to provide a first write path for the bit line. A control circuit is connected to the negative voltage generator and the bit line. The control circuit is operative to provide a second write path for the bit line when the negative voltage generator is not enabled.

In one aspect, the integrated circuit includes a metal rail including a first point, at which a first functional circuit is connected, and a second point, at which a second functional circuit is connected. In one aspect, the integrate circuit includes a voltage regulator coupled between the first point of the metal rail and the second point of the metal rail. In one aspect, the voltage regulator senses a voltage at the second point of the metal rail and adjusts a supply voltage at the first point of the metal rail, according to the sensed voltage at the second point of the metal rail.
