Apparatus and methods are provided for integrated circuit packages having a low z-height. In an example, a method can include mounting a first integrated circuit sub-package to a first package substrate wherein the sub-package substrate spans an opening of the first package substrate, mounting a second integrated circuit package to a second package substrate, and mounting the first package substrate with the second package substrate wherein the mounting includes locating a portion of the second integrated circuit package within the opening of the first package substrate.

High density multiple die structure

A microelectronic package may be fabricated having a microelectronic die stack attached to a microelectronic substrate, wherein a first microelectronic die within the microelectronic die stack includes an opening or 'window' formed therethrough. The first microelectronic die may be in electronic communication with a second microelectronic die within microelectronic die stack and/or in electrical communication with a microelectronic substrate upon which the microelectronic die stack may be attached, wherein the electronic communication may be created with a bond wire which extends through the opening or 'window' in the first microelectronic die.

Microelectronic device stacks having interior window wirebonding

A stacked-chip assembly including a plurality of IC chips or die that are stacked, and a plurality of stacked leads. Leads from separate leadframes may be bonded together so as to tie corresponding metal features of the various chips to a same ground, signal, or power rail. Each leadframe may include a center paddle, which is disposed between two chips in the stack. The center paddle may function as one or more of a thermal conduit and common electrical rail (e.g., ground). The leadframes may be employed without the use of any bond wires with leads bonded directly to bond pads of the chips. A first IC chip may be mounted to a base leadframe and subsequent die-attach leadframes and IC chips are stacked upon the first IC chip and base leadframe. The die-attach leadframes may be iteratively bonded to an underlying leadframe and the bonded stacked leads stamped out of their respective leadframe sheets.
