In a semiconductor device comprising sophisticated high-k metal gate structures formed in accordance with a replacement gate approach, semiconductor-based resistors may be formed above isolation structures substantially without being influenced by the replacement gate approach. Consequently, enhanced area efficiency may be achieved compared to conventional strategies, in which the resistive structures may have to be provided on the basis of a gate electrode metal, while, nevertheless, a low parasitic capacitance may be accomplished due to providing the resistive structures above the isolation structure.

A method for fabricating a MOSFET (e.g., a PMOS FET) includes providing a semiconductor substrate having surface characterized by a (110) surface orientation or (110) sidewall surfaces, forming a gate structure on the surface, and forming a source extension and a drain extension in the semiconductor substrate asymmetrically positioned with respect to the gate structure. An ion implantation process is performed at a non-zero tilt angle. At least one spacer and the gate electrode mask a portion of the surface during the ion implantation process such that the source extension and drain extension are asymmetrically positioned with respect to the gate structure by an asymmetry measure.

The drain and source regions of a multiple gate transistor may be formed without an epitaxial growth process by using a placeholder structure for forming the drain and source dopant profiles and subsequently masking the drain and source areas and removing the placeholder structures so as to expose the channel area of the transistor. Thereafter, corresponding fins may be patterned and a gate electrode structure may be formed. Consequently, reduced cycle times may be accomplished due to the avoidance of the epitaxial growth process.

An MOS device having enhanced mobility and a method for its fabrication are provided. The method comprises providing a P-type monocrystalline silicon germanium substrate having a first lattice constant and a channel region at the substrate surface, forming a gate insulator layer on the substrate, forming a gate electrode having a first sidewall and a second sidewall overlying the channel. First and second recesses are etched into the substrate in alignment with the first and the second gate electrode sidewalls, respectively. The recesses are filled by epitaxially growing a layer of embedded monocrystalline semiconductor material characterized by a second lattice constant less than the first lattice constant to impart a tensile strain on the channel region.

Strained MOS device and methods for its fabrication

A stressed field effect transistor and methods for its fabrication are provided. The field effect transistor comprises a silicon substrate with a gate insulator overlying the silicon substrate. A gate electrode overlies the gate insulator and defines a channel region in the silicon substrate underlying the gate electrode. A first silicon germanium region having a first thickness is embedded in the silicon substrate and contacts the channel region. A second silicon germanium region having a second thickness greater than the first thickness and spaced apart from the channel region is also embedded in the silicon substrate.

Stressed field effect transistor and methods for its fabrication

A strain enhanced semiconductor device and methods for its fabrication are provided. One method comprises embedding a strain inducing semiconductor material in the source and drain regions of the device to induce a strain in the device channel. Thin metal silicide contacts are formed to the source and drain regions so as not to relieve the induced strain. A layer of conductive material is selectively deposited in contact with the thin metal silicide contacts, and metallized contacts are formed to the conductive material.

Strain enhanced semiconductor devices and methods for their fabrication

In the process sequence for replacing conventional gate electrode structures by high-k metal gate structures, the number of additional masking steps may be maintained at a low level, for instance by using highly selective etch steps, thereby maintaining a high degree of compatibility with conventional CMOS techniques. Furthermore, the techniques disclosed herein enable compatibility to front-end process techniques and back-end process techniques, thereby allowing the integration of well-established strain-inducing mechanisms in the transistor level as well as in the contact level.

Method of forming CMOS device having gate insulation layers of different type and thickness

Methods for fabricating stressed MOS devices are provided. In one embodiment, the method comprises providing a silicon substrate having a P-well region and depositing a polycrystalline silicon gate electrode layer overlying the P-well region. P-type dopant ions are implanted into the polycrystalline silicon gate electrode layer to form a P-type implanted region and a first polycrystalline silicon gate electrode is formed overlying the P-well region. Recesses are etched into the P-well region using the first polycrystalline silicon gate electrode as an etch mask. The step of etching is performed by exposing the silicon substrate to tetramethylammonium hydroxide. A tensile stress-inducing material is formed within the recesses.

Methods for fabricating stressed MOS devices

The present disclosure relates to semiconductor devices and a process sequence in which a semiconductor alloy, such as silicon/germanium, may be formed in an early manufacturing stage, wherein other performance-increasing mechanisms, such as a recessed drain and source configuration, possibly in combination with high-k dielectrics and metal gates, may be incorporated in an efficient manner while still maintaining a high degree of compatibility with conventional process techniques.

A method for forming a field effect transistor (FET) device includes forming a gate conductor and gate dielectric on an active device area of a semiconductor wafer, the semiconductor wafer including a buried insulator layer formed over a bulk substrate and a semiconductor-on-insulator layer initially formed over the buried insulator layer. Source and drain extensions are formed in the semiconductor-on-insulator layer, adjacent opposing sides of the gate conductor, and source and drain sidewall spacers are formed adjacent the gate conductor. Remaining portions of the semiconductor-on-insulator layer adjacent the sidewall spacers and are removed so as to expose portions of the buried insulator layer. The exposed portions of the buried insulator layer are removed so as to expose portions of the bulk substrate. A semiconductor layer is epitaxially grown on the exposed portions of the bulk substrate and the source and drain extensions, and source and drain implants are formed in the epitaxially grown layer.

Structure and method for reducing miller capacitance in field effect transistors

A method is provided for fabricating a semiconductor device on a semiconductor substrate. A plurality of narrow gate pitch transistors (NPTs) and wide gate pitch transistors (WPTs) are formed on and in the semiconductor substrate. The NPTs are spaced apart by a first distance, and the WPTs are spaced apart by a second distance greater than the first distance. A first stress liner layer is deposited overlying the NPTs, the WPTs and the semiconductor layer, an etch stop layer is deposited overlying the first stress liner layer, and a second stress liner layer is deposited overlying the etch stop layer. A portion of the second stress liner layer which overlies the WPTs is covered, and an exposed portion of the second stress liner layer which overlies the NPTs is removed to expose an exposed portion of the etch stop layer. The exposed portion of the etch stop layer which overlies the NPTs is removed.

Methods for fabricating a stress enhanced semiconductor device having narrow pitch and wide pitch transistors

A semiconductor device comprising a substrate having a first crystal orientation is provided. A first insulating layer overlies the substrate and a plurality of silicon layers overlie the first insulating layer. A first silicon layer comprises silicon having a second crystal orientation and a crystal plane. A second silicon layer comprises silicon having the second crystal orientation and a crystal plane that is substantially orthogonal to the crystal plane of the first silicon layer. Because holes have higher mobility in the (110) plane than the (100) plane, while electrons have higher mobility in (100) plane than the (110) plane, semiconductor device performance can be enhanced by the selection of silicon layers with certain crystal plane orientations. In addition, a method of forming a semiconductor device is provided. A silicon-on-insulator structure comprising a first silicon substrate having a first crystal orientation with a first insulating layer formed thereon and a first silicon layer having a second crystal orientation and a crystal plane overlying the first insulating layer is bonded to a second silicon substrate. The second silicon substrate has the second crystal orientation and a crystal plane and a second insulating layer formed thereon. The second silicon substrate comprises a line of defects created by implanting hydrogen ion into the second silicon substrate. The crystal plane of the second silicon substrate is oriented substantially orthogonal to the crystal plane of the first silicon layer. The second silicon substrate is split and removed along the line of defects leaving behind the second insulating layer and a second silicon layer on the silicon-on-insulator structure. A plurality of devices with different crystal orientations can be subsequently formed on a single, planar silicon-on-insulator structure by selectively etching the silicon-on-insulator structure down to silicon layers of different crystal orientations, growing selective epitaxial silicon layers in the etched regions, and subsequently planarizing the silicon-on-insulator structure by chemical-mechanical polishing.
