Abstract

A semiconductor optical device includes: a ridge stripe structure portionin which a first compound semiconductor layer, an active layer, and a second compound semiconductor layerare stacked and which has a first end surfacewhich emits light and a second end surfaceopposite to the first end surface; and a current regulation regionprovided to be adjacent to at least one of ridge stripe adjacent portionspositioned at both sides of the ridge stripe structure portion, at the second end surface side, and to be away from the ridge stripe structure portion. A bottom surface of the current regulation regionis under the active layer, and a top surface of the ridge stripe adjacent portionexcluding the current regulation regionis above the active layer
