Abstract
The present invention is an optical semiconductor device including a lower clad layerhaving a first conduction type, an active layerthat is provided on the lower clad layerand has multiple quantum dot layers-having multiple quantum dots, and an upper clad layerthat is provided on the active layerand has a second conduction type opposite to the first conduction type, the multiple quantum dot layers-having different quantum dot densities.
