Abstract
A semiconductor device includes: a semiconductor layer; a semiconductor regionof a first conductivity type defined on the surfaceof the semiconductor layer; a semiconductor regionof a second conductivity type defined on the surfaceof the semiconductor layer to surround the semiconductor region; and a conductorwith a conductive surfaceto contact with the semiconductor regionsand. The semiconductor layerincludes silicon carbide. At least one of the semiconductor regionand the conductive surfaceis not circular. The semiconductor regionand the conductive surfaceare shaped such that as the degree of misalignment between the conductive surfaceand the semiconductor regionincreases from zero through one-third of the width of the conductive surface, a portion of the profile of the conductive surfacethat crosses the semiconductor regionhas smoothly changing lengths.
