Abstract
Provided is a vertical cavity surface emitting laser device including a first reflection mirror, a second reflection mirror, a first semiconductor layer, a second semiconductor layer, a tunnel junction layer, and a light-emitting layer, the vertical cavity surface emitting laser device having a mesa structure (M) that has a current injection region where a current passing through an inner peripheral region and flowing into the light-emitting layer concentrates. The tunnel junction layer is between the first reflection mirror and the second reflection mirror, a highly doped layer of a first conductivity type and a highly doped layer of a second conductivity type being joined together in the tunnel junction layer, the tunnel junction layer having an inner peripheral region and an outer peripheral region surrounding the inner peripheral region, the inner peripheral region including a material containing Al, the outer peripheral region including a material containing an Al oxide.
