A radio-frequency switch is disclosed, comprising a set of field-effect transistors disposed between a first node and a second node. In some embodiments, each field-effect transistor of the set of field-effect transistors has a respective source, drain, gate, and body. In some embodiments, the radio-frequency switch includes a compensation circuit coupled in parallel with the set of field-effect transistors, the compensation circuit configured to compensate a non-linearity effect generated by the set of field-effect transistors.

Devices and methods related to switch linearization by compensation of a field-effect transistor

A method for fabricating a semiconductor die is provided. The method can include providing a semiconductor substrate, forming a set of field-effect transistors on the semiconductor substrate, each field-effect transistor in the set of field-effect transistors having a respective source, drain, gate, and body, forming a compensation circuit on the semiconductor substrate, and connecting the compensation circuit to the set of field-effect transistors in parallel, the compensation circuit configured to compensate a non-linearity effect generated by the set of field-effect transistors.

Switch linearization by compensation of a field-effect transistor

An electromagnetic coupler apparatus includes a plurality of couplers, each having a coupled port and an isolation port. The coupler apparatus includes an output port configured to provide a coupled signal from one or more of the plurality of couplers, and a number of selection control inputs. Each of the selection control inputs is configured to control one or more switches to select an individual one of the plurality of couplers to provide at least a portion of the coupled signal at the output port.

Switched multi-coupler apparatus and modules and devices using same

An apparatus includes a first circuit and a second circuit. The first circuit may be configured to generate (i) a variable current and (ii) a constant current. The variable current may be proportional to a temperature of the first circuit. The second circuit may be configured to present a resistance through a plurality of first transistors between two ports in response to both the variable current and the constant current. The resistance may have a predefined dependence on the temperature.

An electromagnetic coupler includes a first transmission line connecting an input port to an output port and a second transmission line adjacent the first transmission line and connecting a coupled port to an isolation port. The electromagnetic coupler provides a coupled signal at the coupled port, which is representative of an input signal at the input port. The amplitude of the coupled signal is related to the amplitude of the input signal by a coupling factor. A tuning element is electromagnetically coupled to at least one of the first and second transmission lines. An adjustable impedance is coupled between the tuning element and a reference node. Varying resistive impedance components causes an adjustment to the coupling factor and reactive impedance components provide frequency filtering effects.

Tunable electromagnetic coupler and modules and devices using same

An electromagnetic coupler includes a first transmission line connecting an input port to an output port. A second transmission line adjacent the first transmission line connects a coupled port and an isolation port. The electromagnetic coupler provides a coupled signal at the coupled port, which is representative of an input signal at the input port. The amplitude of the coupled signal is related to the amplitude of the input signal by a coupling factor. A tuning element is provided adjacent to the first or second transmission line and is coupled to an impedance. Varying impedance values cause an adjustment to the coupling factor and reactive impedance values provide frequency filtering effects.

An electromagnetic coupler includes a dielectric layer with a first transmission line connecting an input port to an output port. A second transmission line on another surface of the dielectric layer forms a coupled port and an isolation port. The electromagnetic coupler provides a coupled signal at the coupled port, which is representative of an input signal at the input port. The amplitude of the coupled signal is related to the amplitude of the input signal by a coupling factor. A tuning element on the dielectric layer is configured to stabilize the coupling factor over a range of variations in thickness of the dielectric layer.

Compensated electromagnetic coupler

Integrated filter and electromagnetic coupler assemblies. In certain examples, an integrated filter and electromagnetic coupler assembly includes a filter having a capacitance and a series inductance, the series inductance being connected between an input port and an output port of the integrated filter and electromagnetic coupler assembly, and combination of the capacitance and the series inductance being selected to provide the filter with a passband and a stopband. The integrated filter and electromagnetic coupler assembly further includes a coupling element positioned physically proximate the series inductance and extending between a coupled port and an isolation port of the integrated filter and electromagnetic coupler assembly, the integrated filter and electromagnetic coupler assembly being configured to provide at the coupled port a coupled signal via inductive coupling between the series inductance and the coupling element responsive to receiving an input signal at the input port.

Integrated filter and directional coupler assemblies

Aspects of this disclosure relate to a radio frequency coupler with a multi-section coupled line. In an embodiment, an apparatus includes a radio frequency coupler that includes a power input port, a power output port, a coupled port, a multi-section coupled line, and a switch configured to adjust an effective length of the multi-section coupled line electrically connected to the coupled port.
