An analog high gain transistor is disclosed. The formation of the analog high gain transistor is highly compatible with existing CMOS processes. The analog high gain transistor includes a double well, which includes the well implants of the low voltage (LV) and intermediate voltage (IV) transistors. In addition, the analog high gain transistor includes light doped extension regions of IV transistor and a thin gate dielectric of the LV transistor.

High gain transistor for analog applications

Memory devices and manufacturing methods thereof are presented. A memory device a substrate and a memory cell having at least one selector and a storage element. The selector includes a well of a first polarity type disposed in the substrate, a region of a second polarity type disposed over the well and in the substrate, and first and second regions of the first polarity type disposed adjacent to the region of the second polarity type. The storage element includes a programmable resistive layer disposed on the region of the second polarity type and an electrode disposed over the programmable resistive layer.

Selector-resistive random access memory cell

Integrated circuits and methods of producing the same are provided. In an exemplary embodiment, an integrated circuit includes a source, a drain, and a channel defined between the source and drain. A memory cell overlies the channel, where the memory cell includes a floating gate and a control gate overlying the floating gate. A block overlies a portion of the drain referred to as a blocked drain region, where the blocked drain region is adjacent to the channel. A drain silicide overlies the drain and terminates at the blocked drain region such that the blocked drain region is between the drain silicide and the channel.

Integrated circuits with memory cells and methods for producing the same

Devices and methods for forming a device are presented. The method includes providing a substrate prepared with at least a first region for accommodating an anti-fuse based memory cell. A fin structure is formed in the first region. The fin structure includes top and bottom fin portions and includes channel and non-channel regions defined along the length of the fin structure. An isolation layer is formed on the substrate. The isolation layer has a top isolation surface disposed below a top fin surface, leaving the top fin portion exposed. At least a portion of the exposed top fin portion in the channel region is processed to form a sharpened tip profile at top of the fin. A gate having a gate dielectric and a metal gate electrode is formed over the substrate. The gate wraps around the channel region of the fin structure.

Low power embedded one-time programmable (OTP) structures

A non-volatile memory device and a manufacturing method thereof are provided. The memory device includes a substrate, a lower cell dielectric layer with gate conductors and a body unit conductor disposed on the lower cell dielectric layer and gates. Memory element conductors are disposed on the body unit and lower cell dielectric layer. An upper cell dielectric layer may be on the substrate and over the lower cell dielectric layer, body unit conductor and memory element conductors. The upper cell dielectric layer isolates the memory element conductors.

Resistive memory device

A split gate non-volatile memory (NVM) cell formed on a crystalline-on-insulator (COI) substrate, such as a fully or partially depleted silicon-on-insulator (SOI) substrate is disclosed. The split gate memory cell includes a split gate disposed on a surface substrate of the SOI substrate between source/drain (S/D) regions. The split gate includes a storage gate with a control gate (CG) over a floating gate (FG), and a select gate (SG). A back gate is provided on the bulk substrate below a buried oxide (BOX). The back gate may be doped with the same polarity type dopants as the S/D regions. The back gate is coupled to the CG to increase CG coupling ratio, improving programming performance. Alternatively, the back gate may be doped with the opposite polarity type dopants as the S/D regions. The back gate is coupled to a negative bias during program and erase operations. The negative bias increases the gate threshold voltages of the SG and CG, resulting in higher electron generation efficiency to improve programming speed as well as a higher electric field to increase erase speed.

High coupling ratio split gate memory cell

Devices and methods for manufacturing a device are presented. The device includes a substrate and a vertical structure disposed over the substrate. The vertical structure includes one or more memory cell stacks with a dielectric layer between every two adjacent cell stacks. Each of the one or more cell stacks includes first and second first type conductors on first and second sides of the cell stack, respectively; first and second electrodes, the first electrode adjacent the first first type conductor, the second electrode adjacent the second first type conductor; and first and second memory elements, the first memory element disposed between the first first type conductor and the first electrode, the second memory element disposed between the second first type conductor and the second electrode. The device also includes a selector element disposed over the substrate and vertically traversing through a middle portion of the vertical structure. The selector element includes respective first and second selector diodes for the first and second memory elements of each of the one or more cell stacks.

Vertical random access memory with selectors

Integrated circuits and methods of producing the same are provided. In an exemplary embodiment, an integrated circuit includes a first capacitor with a first gate overlying a first gate dielectric that in turn overlies a first channel. a second capacitor includes a second gate overlying a second gate dielectric that in turn overlies a second channel. The second gate dielectric has a different composition than the first gate dielectric. A capacitor interconnect is in electrical communication with the first capacitor and with the second capacitor.

Integrated circuits with capacitors and methods for producing the same

Integrated circuits and methods of producing the same are provided. In an exemplary embodiment, an integrated circuit includes a substrate with an active layer overlying a buried insulator layer that in turn overlies a handle layer, where the active layer includes a first active well. A first source, a first drain, and a first channel are defined within the first active well, where the first channel is between the first source and the first drain. A first gate dielectric directly overlies the first channel, and a first gate directly overlies the first gate dielectric, where a first capacitor includes the first source, the first drain, the first channel, the first gate dielectric, and the first gate. A first handle well is defined within the handle layer directly underlying the first channel and the buried insulator layer.

Non-volatile (NV) Multi-time programmable (MTP) memory cells are presented. The memory cell includes a substrate and first and second wells in the substrate. The memory cell includes first transistor having a select gate, second transistor having a floating gate adjacent to one another and on the second well, and third transistor having a control gate on the first well. The control gate is coupled to the floating gate and the control and floating gates include the same gate layer extending across the first and second wells. The transistors include first and second diffusion regions disposed adjacent to sides of the gates. The first and second diffusion regions include base lightly doped drain (LDD) and halo regions. One of the first and second diffusion regions of one of the second and third transistors includes second LDD and halo regions having higher dopant concentrations than the base LDD and halo regions.

Simple and cost-free MTP structure

Devices and methods for forming a device are disclosed. The device includes a substrate and a selector diode disposed over the substrate. The diode includes first and second terminals. The first terminal is disposed between the second terminal and the substrate. The diode includes a Schottky Barrier (SB) disposed at about an interface of the first and second terminals. The SB includes a tunable SB height defined by a SB region having segregated dopants. The device includes a memory element disposed over and coupled to the selector diode.
