A semiconductor device includes a resistor disposed on a second etching stop layer in the resistor forming region. A fourth interlayer dielectric layer covers the resistor and the second etch stop layer. A first via is located in the fourth interlayer dielectric layer and is electrically connected to a terminal of the resistor. By forming the resistor in BEOL process, the problem of the contact stop depth difference that affects the process window and causes the reduced yield can be improved.

Semiconductor device and fabrication method thereof

A manufacturing method of a capacitor structure includes the following steps. A first capacitor is formed on a substrate. The first capacitor includes a first electrically conductive pattern and a second electrically conductive pattern of a first electrically conductive layer and a first dielectric layer disposed therebetween in a horizontal direction. A second capacitor is formed on the substrate before forming the first capacitor. The second capacitor includes a third electrically conductive pattern and a fourth electrically conductive pattern of a second electrically conductive layer and a second dielectric layer disposed therebetween in the horizontal direction. A thickness of the second electrically conductive layer is monitored. A target value of a thickness of the first electrically conductive layer is controlled in accordance with a value of a monitored thickness of the second electrically conductive layer.

Manufacturing method of capacitor structure

An integrated circuit includes: a substrate having a resistive random-access memory area and a resistor area; a first dielectric layer and a second dielectric layer sequentially disposed on the substrate; a patterned stacked structure having a bottom conductive layer, an insulating layer and a top conductive layer stacked from bottom to top sandwiched by the first dielectric layer and the second dielectric layer; a first metal plug and a second metal plug disposed in the second dielectric layer and contacting the top conductive layer and the bottom conductive layer of the resistive random-access memory area respectively, thereby constituting a resistive random-access memory cell; and, a third metal plug and a fourth metal plug disposed in the second dielectric layer and contacting the bottom conductive layer or the top conductive layer of the resistor area, thereby constituting a resistor cell. A method of forming said integrated circuit is also provided.

A semiconductor device includes an interfacial layer on a substrate and agate structure on the interfacial layer. Preferably, the gate structure includes a patterned high-k dielectric layer, the patterned high-k dielectric layer comprises a metal oxide layer, and a horizontal direction width of the patterned high-k dielectric layer and a horizontal direction width of the interfacial layer are different. The semiconductor device also includes a first spacer adjacent to the gate structure and on part of the interfacial layer and contacting a top surface of the interfacial layer and a second spacer on the sidewalls of the first spacer and the interfacial layer. Preferably, a planar bottom surface of the second spacer is lower than a planar bottom surface of the first spacer and extending along a same direction as the planar bottom surface of the first spacer.

Semiconductor device and method for fabricating the same

A method for fabricating semiconductor device is disclosed. The method includes the steps of: providing a substrate; forming an interfacial layer on the substrate; forming a stack structure on the interfacial layer; patterning the stack structure to form a gate structure on the interfacial layer; forming a liner on the interfacial layer and the gate structure; and removing part of the liner and part of the interfacial layer for forming a spacer.

A wafer has thereon a plurality of integrated circuit die areas, scribe line that surrounds each of the integrated circuit die areas, and a laser marking region having therein a laser marking feature. A pad layer is formed on the wafer. AA photoresist pattern is formed on the pad layer. The AA photoresist pattern includes trench openings that expose STI trench areas within the integrated circuit die areas and dummy openings that merely expose a transitioning region of the laser-marking region. The pad layer and the substrate are etched through the trench openings and dummy openings, to form STI trenches within the integrated circuit die areas and dummy trenches in the transitioning region. A trench fill dielectric is deposited over the wafer and fills the STI trenches and the dummy trenches. Using the pad nitride layer as a polish stop layer, chemical mechanical polishing the trench fill dielectric.
