In a deep trench DTC reaching a predetermined depth from a first main surface of a semiconductor substrate SUB, a plurality of columnar conductors CCB including plugs PUG and field plates FP are formed. A p type impurity layer PIL is formed along the side wall surface of the deep trench DTC. Between the bottom of the plug PUG and the bottom of the p type impurity layer PIL, the field plate FP and the p type impurity layer PIL are positioned to face each other via an insulating film FIF interposed therebetween. Between the bottom of the p type impurity layer PIL and the bottom of the field plate FP, the field plate FP and an n-type drift layer NDL of the semiconductor substrate SUB are positioned to face each other via the insulating film FIF interposed therebetween.

Semiconductor device and method of manufacturing the same

Provided are a semiconductor device and a manufacturing method therefor that can prevent the breakage of an element and in which the control of impurity amounts is less susceptible to variations in manufacturing processes. A semiconductor substrate has a front surface and includes hole portions extending from the front surface to an inside of the substrate. N-type regions are formed in the semiconductor substrate. At wall surfaces of the hole portions, p-type regions are formed to configure p-n junction with the n-type regions. Each of the p-type regions includes a low-concentration region and a high-concentration region formed at the wall surface of each hole portion. A width of the high-concentration region along the wall surface of the hole portion becomes smaller from the front surface toward a deeper position.

Semiconductor device and manufacturing method therefor

In an active region, a gate electrode is disposed in a trench. Spaced apart from the gate electrode, an emitter electrode is disposed in the trench. A source diffusion layer and a base diffusion layer are formed in the active region. The base diffusion layer has a base bottom portion inclined in such a manner that a portion of the base bottom portion adjacent to the emitter electrode is positionally deeper than a portion of the base bottom portion adjacent to the gate electrode. A contact portion has a contact bottom portion inclined in such a manner that a portion of the contact bottom portion in contact with the emitter electrode is positionally deeper than a portion of the contact bottom portion in contact with the base diffusion layer.

Semiconductor device and method for producing the same

A deep trench which reaches a predetermined depth from one principal surface is formed in an element region of a semiconductor substrate. A TEOS oxide film and a polycrystalline silicon film are formed so as to fill the deep trench. In formation of a MOSFET and in formation of a protective insulating film on/over a surface of an element region by thermal oxidation, a silicon thermal oxide film grows, the TEOS oxide film contracts and the polycrystalline silicon film expands when oxidized and turning into a silicon oxide film, and thereby an embedded insulator is formed in the deep trench.

To provide a semiconductor device equipped with a snubber portion having an improved withstand voltage and capable of reducing a surge voltage at turn-off of an insulated gate field effect transistor portion. The concentration of a first conductivity type impurity in a snubber semiconductor region is greater than that in a drift layer. The thickness of a snubber insulating film between the snubber semiconductor region and a snubber electrode is greater than that of a gate insulating film between a gate electrode and a body region.

Semiconductor device and method of manufacturing same

Techniques capable of improving the yield of IGBTs capable of reducing steady loss, turn-off time, and turn-off loss are provided. Upon formation of openings in an interlayer insulting film formed on a main surface of a substrate, etching of a laminated insulating film of a PSG film and an SOG film and a silicon oxide film is once stopped at a silicon nitride film. Then, the silicon nitride film and the silicon oxide film are sequentially etched to form the openings. As a result, the openings are prevented from penetrating through an n-type source layer and a p-type emitter layer having a thickness of 20 to 100 nm and reaching the substrate.

Method of manufacturing semiconductor device and semiconductor device

The on-resistance of a semiconductor device having a power transistor with a trench gate structure is reduced. A power MIS-FET with a trench gate structure is so formed that the relation expressed as 0&#x2266;b&#x2266;a holds, where a is the distance between an end of an interlayer insulating layer over the upper face of a semiconductor region for source and the end (position on the periphery of a trench) of the upper face of the semiconductor region for source farther from the gate electrode; and b is the length of the overlap between the interlayer insulating layer and the upper face of the semiconductor region for source. (b is the distance between the position of the end of the interlayer insulating layer over the upper face of the semiconductor region for source and position on the periphery of a trench). As a result, the area of contact between source pads and the semiconductor regions for source is increased, and further the distance between the source pads and a channel forming region can be shortened. Therefore, the on-resistance of the power MIS-FET with a trench gate structure can be reduced.

Semiconductor device and manufacturing method of the same

It is desirable to prevent breakage and separation of wiring of a semiconductor integrated circuit device, such as a bit-line of a DRAM. To accomplish this, disclosed is a method in which, e.g., a high density plasma silicon oxide film is deposited on wirings (e.g., a bit-line that is connected to the source and drain region of a memory cell selection MISFET of a DRAM memory cell) by means of a high density plasma CVD technique, at a first temperature, and the structure is subjected to RTA (heat treatment) at a second temperature higher than the first temperature (e.g., 750&#xb0; C.). Via holes are then formed in the high density plasma silicon oxide film, and first and second conductive films are then formed, the first conductive film being formed in the via holes and at a third temperature lower than the first temperature. The first and second conductive layers are then polished to remain selectively within the via holes. In heat treating the high density plasma silicon oxide film, the temperature is raised from the first temperature to the second temperature at a maximum speed of 60&#xb0; C./second or less.

Method for manufacturing semiconductor integrated circuit device

It is desirable to prevent breakage and separation of wiring of a semiconductor integrated circuit device, such as a bit-line of a DRAM. To accomplish this, an HDP silicone oxide film is deposited on a bit-line that is connected to the source and drain region of a memory cell selection MISFET of a DRAM memory cell by means of a high density plasma CVD technique, and the structure is subjected to RTA (heat treatment) at 750&deg; C. The surface is polished, and then a capacitor to be connected to the other of the source and drain region of the memory cell selection MISFET is formed. As a result, even when a tantalum oxide film, that serves as a capacitance insulating film of the capacitor, is subjected to heat treatment, the film stress exerted on the bit-line is reduced, and breakage and separation of the bit-line are prevented.
