A nonvolatile semiconductor memory device including a memory cell including a resistance memory element which changes from a low resistance state into a high resistance state by application of a voltage which is higher than a reset voltage and lower than a set voltage and changes from the high resistance state into the low resistance state by application of a voltage higher than the set voltage; a first transistor including a first source/drain diffused layer, and having one end of the first source/drain diffused layer coupled to one end of the resistance memory element; and a second transistor including a second source/drain diffused layer, and having one end of the second source/drain diffused layer coupled to said one end of the resistance memory element and the other end of the second source/drain diffused layer coupled to the other end of the resistance memory element.

In an MRAM, a curved region () is formed in a bit line (), and this curved region () is in bent shape, with a TMR element () serving as a center, in this case, in rough U shape (in the illustrated example, in roughly inverted U shape). The bit line () in which the curved region () is formed includes the TMR element () in a space formed by the curved region (). Thanks to such relatively simple construction, this construction realizes a highly reliable MRAM which ensures that power is substantially saved during data writing into a memory cell while meeting requirements for further miniaturization of the device.

A magnetic memory device comprises a plurality of bit lines BL; memory cells MC disposed at the respective plurality of bit lines, and each including a magnetoresistive effect element MTJ whose resistance value is changed with changes of magnetization direction, and a select transistor Tr connected to the magnetoresistive effect element MTJ, the magnetoresistive effect element MC having one terminal connected to the bit line BL and the other terminal connected to a first signal line GND via the select transistor; dummy cells DC disposed at the respective plurality of bit lines BL, and each including a resistance element R of a constant resistance value, the resistance element having one terminal connected to the bit line BL and the other terminal connected to a second signal line SIG; and a voltage sense amplifier SA connected to the plurality of bit lines BL.

Magnetic memory device and method for reading the same

A light oscillation part including an active layer for generating light by current injection, a tuning layer with an intermediate layer formed between the active layer and the tuning layer, for varying an oscillation wavelength by current injection and a diffraction grating formed near the active layer and the tuning layer, and a light amplification part including an active layer for amplifying light by current injection are formed on a semiconductor substrate. Light oscillation elements having wide wavelength variation ranges and the light amplification are integrated on a semiconductor substrate, whereby wide wavelength variation ranges can be obtained and the output light can be much increased.

Tunable wavelength laser

A disk apparatus in which the thickness is suppressed. A recording/reproducing medium containing a disk rotatably in a hard case is moved substantially in a horizontal direction through an opening of the base of the disk apparatus for insertion and ejection operations of the recording/reproducing medium and recording/reproducing operation. For this purpose, the following are provided: a recording/reproducing unit for performing recording and reproduction, a container for containing the recording/reproducing medium at a predetermined position in the disk apparatus when the disk is inserted, a rotation motor for giving a predetermined turning effort by performing the chucking to the recording/reproducing medium, a chucking position where the chucking is performed, a vertical movement mechanism for moving the rotation motor to the waiting position where the recording/reproducing medium is inserted or ejected, a control mechanism for retaining the vertical movement mechanism to the chucking position, and a release mechanism for releasing and ejecting the recording/reproducing medium.

Magneto-optical disk apparatus having an ejector arm and magnetic field

A magnetic circuit structure in a disk unit which can be manufactured at low costs. The magnetic circuit includes a main yoke manufactured by stacking a plurality of rolled steel plates and connecting them together by caulking. The magnetic circuit further includes an inner magnet, an outer magnet, and a side yoke all of which are mounted on the main yoke. Both ends of the inner magnet abut against a pair of shoulders formed on the main yoke, and both ends of the outer magnet abut against a pair of shoulders formed on the main yoke. Vertical movement of the inner magnet is prevented by a pair of presser plates and fixed to the main yoke, and vertical movement of the outer magnet is also prevented by a pair of presser plates and fixed to the main yoke.

Magnetic circuit structure for a rotary actuator in a disk drive

A magnetic circuit for a voice coil motor includes a yoke for guiding a magnetic flux, a permanent magnet magnetically detachably mounted upon the yoke for creating the magnetic flux, and a coil provided in correspondence to a magnetic gap formed by the yoke. The coil interlinks with the magnetic flux and is movable along the yoke. The yoke carries a projection, on a surface thereof on which the permanent magnet is mounted. The projection inhibits movement of the permanent magnet along the surface of the yoke. The permanent magnet is detachably mounted upon the surface of the yoke exclusively by a magnetic force associated with the magnetic flux of the permanent magnet.
