A semiconductor device may include the following elements: a first doped portion; a second doped portion; an enclosing member, which encloses both the first doped portion and the second doped portion; a first barrier, which directly contacts the first doped portion; a second barrier, which directly contacts the second doped portion; a dielectric member, which is positioned between the first barrier and the second barrier and directly contacts each of the first barrier and the second barrier; a third barrier, which directly contacts the first doped portion; and a device component, wherein a portion of the device component is positioned between the dielectric member and the third barrier.

A LDMOS transistor includes a semiconductor substrate with a first doping type; a plurality of first trenches formed in the semiconductor substrate; a wave-shaped drift region with an increased conductive path and a second doping type formed on the semiconductor substrate between adjacent first trenches and the semiconductor substrate exposed by side and bottom surfaces of the first trenches; a first shallow trench isolation (STI) structure formed in each of the first trenches; a body region with the first doping type formed in semiconductor substrate at one side of the drift region; a gate structure formed over portions of the body region, the drift region and the first STI structure most close to the body region; a source region formed in the body region; and a drain region formed in the drift region at one side of the first STI structure most far away from the body region.

A method for forming a semiconductor device includes forming a buried doped layer in a semiconductor substrate and forming a plurality of first trenches that expose the buried doped layer. A first dielectric layer is formed covering sidewalls of the first trenches, and a doped polysilicon layer is formed covering side surfaces of the first dielectric layer and bottom portions of the first trenches. The method also includes forming a second trench in each of the plurality of first trenches, and each second trench extending through a bottom portion of the doped polysilicon layer and the buried doped layer into a lower portion of the substrate. The method also includes forming a second dielectric layer inside each second trench. An isolation pocket structure is formed that includes the doped buried layer at the bottom and sidewalls that includes the doped polysilicon layer sandwiched between the first and second dielectric layers.

Device isolation structure and manufacture method

A layout structure, a semiconductor device and an electronic apparatus are provided. The layout structure includes at least one LDMOS. The LDMOS includes a source, a drain and a gate. The drain is strip-shaped, the source and gate are cyclic structures, the inner circumference of the source is less than the outer circumference of the gate but is greater than the inner circumference of the gate, the inner ring of the source overlaps with the gate in all directions, and the drain is located inside the inner ring of the gate. Because the source and gate are configured as cyclic structures and the inner ring of the source overlaps with the gate in every direction, the layout structure can increase the current and reduce the area of LDMOS devices. Semiconductor devices manufactured based on the layout structure and electronic apparatuses including the semiconductor devices also have the above-described advantages.

Layout for LDMOS

A semiconductor structure is provided. The semiconductor structure includes a substrate; and a plurality of parallel first conductive layers formed on the substrate. The semiconductor structure also includes a composite magnetic structure having a plurality of magnetic layers and a plurality of insulation layers with a sandwich arrangement formed on a portion of the substrate and portions of surfaces of the plurality of first conductive layers. Further, the semiconductor structure includes a plurality of first conductive vias and a plurality of second conductive vias formed on the first conductive layers at both sides of the composite magnetic structure. Further, the semiconductor structure also includes a plurality of second conductive layers formed on a top surface of the composite magnetic structure, top surfaces of the first conductive vias, and top surfaces of the second conductive vias to form at least one coil structure wrapping around the composite magnetic structure.

A method for manufacturing a semiconductor device may include the following steps: preparing a semiconductor substrate that includes a first substrate region, a second substrate region, and a third substrate region; providing a first mask that overlaps the semiconductor substrate; etching, using the first mask, the first semiconductor substrate to form a trench in each of the substrate regions; providing a second mask that overlaps the semiconductor substrate and includes three openings corresponding to the substrate regions; performing first ion implantation through the three openings to form a P-doped region in each of the substrate regions; performing second ion implantation through the three openings to form an N-doped region in each of the substrate regions; and performing third ion implantation through the three openings to form another N-doped region in each of the substrate regions; and forming an isolation member in each of the trenches.

Method for manufacturing semiconductor device

A semiconductor device is provided. The semiconductor device includes a semiconductor substrate; and a body region and a drift region formed in the semiconductor substrate. The semiconductor device also includes a bulk region and a source region formed in the body region. Further, the semiconductor device includes a drain region and a first shallow trench isolation structure having a ladder-like bottom formed in the drift region. Further, the semiconductor device also includes a gate structure spanning over an edge of the body region and an edge of the drift region formed on the semiconductor substrate and covering a portion of the first shallow trench isolation structure.

Semiconductor devices and fabrication methods thereof

Various embodiments provide LDMOS devices and fabrication methods. An N-type buried isolation region is provided in a P-type substrate. A P-type epitaxial layer including a first region and a second region is formed over the P-type substrate. The first region is positioned above the N-type buried isolation region, and the second region surrounds the first region. An annular groove is formed in the second region to surround the first region and to expose a surface of the N-type buried isolation region. Isolation layers are formed on both sidewalls of the annular groove. An annular conductive plug is formed in the annular groove between the isolation layers. The annular conductive plug is in contact with the N-type buried isolation region at the bottom of the annular conductive plug. A gate structure of an LDMOS transistor is formed over the first region of the P-type epitaxial layer.

An embodiment of the present invention discloses a Liquid Crystal on Silicon (LCOS) display unit, in which a Metal-Insulator-Metal (MIM) capacitor consisting of a micromirror layer, a insulation layer and a light shielding layer is formed by grounding the light shielding layer on a pixel switch circuit layer. Therefore the pixel switch circuit and the capacitor are in vertical distribution, that is, the switch circuit and the capacitor both have an allowable design area of the size of one pixel. LCOS display unit and method for forming the same

The invention discloses a planarization method for a wafer having a surface layer with a recess, comprises: forming an etching-resist layer on the surface layer to fill the entire recess; etching the etching-resist layer and the surface layer, till the surface layer outside the recess is flush to or lower than the bottom of the recess, the etching speed of the surface layer being higher than that of the etching-resist layer; removing the etching-resist layer; and etching the surface layer to a predetermined depth. The method can avoid concentric ring recesses on the surface of the wafer resulted from a chemical mechanical polishing (CMP) process in the prior art, and can be used to obtain a wafer surface suitable for optical applications.
