A sense amplifier for a non-volatile memory is provided. A first memory cell of the non-volatile memory is coupled to a data line. The sense amplifier includes a first switching device, a first voltage boosting circuit and a comparator. A first terminal of the first switching device is connected with the data line. A second terminal of the first switching device is connected with a ground terminal. A control terminal of the first switching device receives a reset signal. An input terminal of the first voltage boosting circuit is connected with the data line. An output terminal of the first voltage boosting circuit is connected with a sensing node. A first input terminal of the comparator receives a comparison voltage. A second input terminal of the comparator is connected with the sensing node. An output terminal of the comparator generates an output data.

Sense amplifier applied to non-volatile memory

A memory cell of a non-volatile memory includes a select transistor, a floating gate transistor, a first capacitor, a switching transistor and a second capacitor. A first drain/source terminal of the select transistor is connected with a source line. A gate terminal of the select transistor is connected with a word line. The two drain/source terminals of the floating gate transistor are respectively connected with a second drain/source terminal of the select transistor and a bit line. The first capacitor is connected between a floating gate of the floating gate transistor and an erase node. The two drain/source terminals of the switching transistor are respectively connected with the erase node and an erase line. The gate terminal of the switching transistor is connected with a control line. The second capacitor is connected between the erase node and a boost line.

Memory cell and array structure of non-volatile memory and associated control method

A non-volatile memory includes a cell array, a current supply circuit, a path selecting circuit, a verification circuit and a control circuit. During a sample period of a verification action, the control circuit controls the current supply circuit to provide n M-th reference currents to the verification circuit and convert the n M-th reference currents into n reference voltages. During a verification period of the verification action, the control circuit controls n multi-level memory cells of a selected row of the cell array to generate n cell currents to the verification circuit and convert the n cell currents into n sensed voltages. The n verification devices generate the n verification signals according to the reference voltages and the sensed voltages. Accordingly, the control circuit judges whether the n multi-level memory cells have reached an M-th storage state.

Non-volatile memory with multi-level cell array and associated program control method

A method provided herein is adapted to a sense amplifier having a first cross-coupled latch and a second cross-coupled latch, each of which includes a first pair of transistors and a pair of coupling capacitors coupled to respective gate terminals of the first pair of transistors. The method includes, during a first phase, charging the pair of coupling capacitors of a first pair of transistors at a first cross-coupled latch to achieve zeroing and providing a first set of input voltages to a second cross-coupled latch, and, during a second phase following the first phase, discharging the pair of coupling capacitors to cancel a mismatch between the first pair of transistors and comparing the first set of input voltages provided to the second cross-coupled latch to generate a first set of output voltages.

Offset cancellation voltage latch sense amplifier for non-volatile memory

A non-volatile memory includes a cell array, a current supply circuit, a path selecting circuit and a judging circuit. The cell array includes plural multi-level memory cells in an m&#xd7;n array. The cell array is connected with m word lines and n lines. The current supply circuit provides one of plural reference currents according to a current control value. The path selecting circuit is connected with the current supply circuit and the n bit lines. The judging circuit is connected with the path selecting circuit, and generates n output data. A first path selector of the path selecting circuit is connected with a path selecting circuit and a first bit line. A first judging device of the judging circuit is connected with the first path selector and generates a first output data.

Non-volatile memory with multi-level cell array and associated read control method

A programming and verifying method for a multi-level memory cell array includes following steps. In a step (a1), a first row of the multi-level memory cell array is set as a selected row, and A is set as 1. In a step (a2), memory cells in the selected row excluding the memory cells in the target storage state and bad memory cells are programmed to the A-th storage state. In a step (a3), if A is not equal to X, 1 is added to X and the step (a2) is performed again. In a step (a4), if A is equal to X, the program cycle is ended. In the step (a2), the first-portion memory cells of the selected row are subjected to plural write actions and plural verification actions until all of the first-portion memory cells reach the A-th storage state.

Programming and verifying method for multilevel memory cell array

A random bit cell includes a selection transistor, a first P-type transistor, and a second P-type transistor. The selection transistor has a first terminal coupled to a source line, a second terminal coupled to a common node, and a control terminal coupled to a word line. The first P-type transistor has a first terminal coupled to the common node, a second terminal coupled to a first bit line, and a floating gate. The second P-type transistor has a first terminal coupled to the common node, a second terminal coupled to a second bit line, and a floating gate. During an enroll operation, one of the first P-type transistor and the second P-type transistor is programmed by channel hot electron injection.

Random bit cell using P-type transistors

A random code generator includes a memory cell, two write buffers and two sensing circuits. The memory cell includes a first program path between a first source line and a first bit line, a second program path between the first source line and a second bit line, a first read path between a second source line and a third bit line, and a second read path between a third source line and a fourth bit line. The two write buffers are connected with the first bit line and the second bit line, respectively. The two sensing circuits are connected with the third bit line and the fourth bit line, respectively. The two sensing circuits generate a first output signal and the second output signal to the corresponding write buffers according to the read currents in the corresponding read paths.

Random code generator with floating gate transistor type memory cell

A voltage control device includes a first charge pump, a first power switch, a second charge pump, a second power switch, and a third power switch. The first charge pump generates a first application voltage according to the first system voltage. The first power switch has a first input terminal for receiving the first system voltage, a second input terminal for receiving the first application voltage, and an output terminal. The second charge pump generates a second application voltage according to a voltage received by the input terminal of the second charge pump. The second power switch has an input terminal for receiving the second application voltage, and an output terminal. The third power switch has a first input terminal coupled to the output terminal of the first charge pump, a second input terminal coupled to the output terminal of the second charge pump, and an output terminal.

Voltage control device applied in a memory system

A power switch circuit includes a first transistor, a second transistor and a current source. A first source/drain terminal and a gate terminal of the first transistor receive a first supply voltage and a second supply voltage, respectively. A second source/drain terminal and a body terminal of the first transistor are connected with a node z. An output signal is outputted from the node z. A first source/drain terminal and a gate terminal of the second transistor receive the second supply voltage and the first supply voltage, respectively. A second source/drain terminal and a body terminal of the second transistor are connected with the node z. The current source is connected between a bias voltage and the node z. The first supply voltage, the second supply voltage or the bias voltage is selected as the output signal.

Power switch circuit

A non-volatile memory includes a power switch circuit and a non-volatile cell array. The power switch circuit includes a first transistor, a second transistor and a current source. A first source/drain terminal and a gate terminal of the first transistor receive a first supply voltage and a second supply voltage, respectively. A second source/drain terminal and a body terminal of the first transistor are connected with a node z. A first source/drain terminal and a gate terminal of the second transistor receive the second supply voltage and the first supply voltage, respectively. A second source/drain terminal and a body terminal of the second transistor are connected with the node z. The current source is connected between a bias voltage and the node z. A power terminal of the non-volatile cell is connected with the node z for receiving an output signal.

Power switch circuit for non-volatile memory

A non-volatile memory includes a memory array, a row decoder, a source line decoder, a column decoder, and a sensing circuit. The memory array is connected with m word lines, n source lines and n bit lines. The row decoder determines a selected row of n memory cells. The n memory cells in the selected row are connected with the n source lines and the n bit lines. By the source line decoder, an x-th source line is connected with a source line voltage but the other source lines of the n source lines are in a floating state. By the column decoder, an x-th bit line of the n bit lines is connected with a data line but the other bit lines are connected with a reference voltage. The sensing circuit determines a storing state of a selected memory cell.

Non-volatile memory

A flash memory apparatus is provided. The flash memory apparatus includes a plurality of memory cells and a plurality of programming voltage control generators. Each of the memory cells receives a programming control voltage through a control end thereof, and executes data programming operation according to the programming control voltages. Each of the programming voltage control generators includes a pre-charge voltage transmitter and a pumping capacitor. The pre-charge voltage transmitter provides pre-charge voltage to the end of each of the corresponding memory cells according to pre-charge enable signal during a first period. A pumping voltage is provided to the pumping capacitor during a second period, and the programming control voltage is generated at the control end of each of the memory cells.

Flash memory apparatus with programming voltage control generators

A power switch circuit includes a voltage selecting circuit, an auxiliary transistor and a control circuit. The control circuit includes an inverter, or a first inverter and a second inverter forming a latch. The power switch circuit is capable of tracing a higher supply voltage and outputting the voltage level of the higher supply voltage without a voltage drop, so the junction leakage can be eliminated and the drive capability of the power switch circuit is ensured.

Power switch circuit for tracing a higher supply voltage without a voltage drop

A level shift circuit includes a high voltage circuit, a clamp circuit, an input circuit, and a bypass circuit. The high voltage circuit is electrically connected to a high voltage terminal. The clamp circuit can prevent the transistors of the high voltage circuit from high voltage stress when a voltage level of the high voltage terminal is greater than a voltage level of a voltage source. The bypass circuit is used to bypass the clamp circuit when a voltage level of the high voltage terminal is smaller than a voltage level of transistor breakdown voltages.
