Microelectronic packages and methods of fabrication are described. In an embodiment, a redistribution layer spans across multiple components, and includes a region of patterned wiring traces that may mitigate stress in the RDL between the multiple components.

Microelectronic package RDL patterns to reduce stress in RDLs across components

An electronic device may include a display. The display may be formed by an array of light-emitting diodes mounted to the surface of a substrate. The substrate may be a silicon substrate. Circuitry may be located in spaces between the light-emitting diodes. Circuitry may also be located on the rear surface of the silicon substrate and may be coupled to the array of light-emitting diodes using through-silicon vias. The circuitry may include integrated circuits and other components that are attached to the substrate and may include transistors and other circuitry formed within the silicon substrate. Touch sensor electrodes, light sensors, and other components may be located in the spaces between the light-emitting diodes. The substrate may be formed from a transparent material that allows image light to reach a lens and image sensor mounted below the substrate.

Multiple chip module (MCM) structures are described. In an embodiment, a module includes a first and second components on the top side of a module substrate, a stiffener structure mounted on the top side of the module substrate, and a lid mounted on the stiffener structure and covering the first component and the second component. The stiffener is joined to the lid within a trench formed in a roof of the lid.

An electronic device may have a surface area that may or may not overlap a touch sensor and that may be illuminated. The surface area may have an appearance that matches adjacent housing surfaces when not illuminated from within the device. When it is desired to create notifications or reconfigurable touch controls, a pixel array under the surface area may be used to produce patterned illumination. A louver layer may be interposed between the pixel array and the surface area. The louver layer may have louvers that are tilted with respect to a surface normal associated with the surface area. The louver layer may have cores and claddings that are formed from materials that help impart a non-black appearance to the surface area when corresponding portions of the underlying pixel array are inactive and not emitting light.

Electronic devices with illuminated reconfigurable touch controls and notifications

Modules and methods of assembly are described. A module includes a lid mounted on a module substrate and covering a component. A stiffener structure may optionally be mounted between the lid and module substrate. A recess can be formed in any of an outer wall bottom surface of the lid, and top or bottom surface of the stiffener structure such that an adhesive layer at least partially fills the recess.

An electronic device may display image content via an electronic display by controlling light emission from display pixels of the electronic display. A processor of the electronic device may receive image data destined for a defective display pixel (e.g., dim pixel, dead pixel). The processor may convert a gray level of the image data into a luminance domain to generate a target luminance that would have been emitted by the defective display pixel had the display pixel not been defective. After selecting a compensation mask, the processor may distribute the target luminance of the defective display pixels to nearby non-defective pixels of the electronic display to conceal the presence of the defective display pixel.

Systems and methods for point defect compensation

Disclosed herein are liquid-crystal display (LCD) touch screens that integrate the touch sensing elements with the display circuitry. The integration may take a variety of forms. Touch sensing elements can be completely implemented within the LCD stackup but outside the not between the color filter plate and the array plate. Alternatively, some touch sensing elements can be between the color filter and array plates with other touch sensing elements not between the plates. In another alternative, all touch sensing elements can be between the color filter and array plates. The latter alternative can include both conventional and in-plane-switching (IPS) LCDs. In some forms, one or more display structures can also have a touch sensing function. Techniques for manufacturing and operating such displays, as well as various devices embodying such displays are also disclosed.

Electronic packages and modules are described. In an embodiment, a hybrid thermal interface material including materials with different thermal conductivities is used to attach a lid to a device. In an embodiment, a low temperature solder material is included as part of an adhesion layer for attachment with a stiffener structure.

An electronic device may display image content via a tile-based display by controlling light emission from display pixels of the tile-based display. Based on image data associated with the image content, a processing circuitry of the tile-based display may receive a potential tile boundary. The processing circuitry may resample the image data based on geometry of the tile boundary and positions of the display pixels on the tile-based panel. After resampling the image data, the processing circuitry may adjust gain of the tile boundary display pixels according to a gain mask to compensate for the tile boundary.

Systems and methods for tile boundary compensation

An electronic device, such as a smart watch, incorporating a fluid-based pressure-sensing device is disclosed. The fluid-based pressure-sensing device includes an enclosure, a pressure sensor, a diaphragm and a sensing medium. The enclosure includes an opening and the pressure sensor is disposed inside the enclosure. The diaphragm hermetically seals the opening, and the sensing medium transfers a pressure exerted on the diaphragm to the pressure sensor. The sensing medium can be liquid oil filling a space of the enclosure, and the diaphragm is a polymer material. The pressure-sensing device may sense an environmental pressure, which may be used by the electronic device to modify its operations, change information that is displayed, and so on.

An electronic device may have a variable refresh rate display. Static content may be displayed on the display at a lower refresh rate than moving content to conserve power. The display may include an array of pixels. Display driver circuitry in the display may load image data into rows of the pixels. The display driver circuitry may have digital-to-analog converter circuitry that supplies data signals to the array. The display driver circuitry may respond to a variable refresh rate control signal that is asserted and deasserted depending on whether static or moving image content is to be displayed. The display driver circuitry may use the digital-to-analog converter circuitry to apply a time-varying scaling factor to the image data. The magnitude of the scaling factor may be adjusted during transitions between refresh rates to help suppress luminance variations that might otherwise result in flickering on the display.

Low-flicker variable refresh rate display

Techniques disclosed herein encrypt sensitive data being transmitted from one endpoint to another endpoint through intermediary cloud(s) so that the sensitive data is not visible to the intermediary cloud(s). Double data encryption, utilizing public and private key pairs generated at the endpoints, is used to anonymize the sensitive data, while other data transmitted along with the sensitive data remains unencrypted so that intermediary cloud(s) can process the unencrypted data. In a particular embodiment, one of the endpoints is an application running in a first cloud, the other endpoint is a web browser executing a web application, and the intermediary cloud(s) are additional cloud(s) with applications running therein that provide services to the first cloud or coordinate with the application running in the first cloud to provide a service.
