A method for fabricating a semiconductor device comprises forming a replacement gate structure on a semiconductor layer of a substrate. The replacement gate structure at least including a polysilicon layer. After forming the replacement gate structure, a gate spacer is formed on the replacement gate structure. Atoms are implanted in an upper portion of the polysilicon layer. The implanting expands the upper portion of the polysilicon layer and a corresponding upper portion of the gate spacer in at least a lateral direction beyond a lower portion of the polysilicon layer and a lower portion of the spacer, respectively. After the atoms have been implanted, the polysilicon layer is removed to form a gate cavity. A metal gate stack is formed within the gate cavity. The metal gate stack includes an upper portion having a width that is greater than a width of a lower portion of the metal gate stack.

Disclosed is a field effect transistor (FET) with a replacement metal gate (RMG) and a method of forming the FET. The RMG includes a conformal gate dielectric layer and a stack of gate conductor layers on the gate dielectric layer. The stack includes a conformal work function metal (WFM) layer and a conductive fill material (CFM) layer on the WFM layer. Within the stack, the top surface of the CFM layer is above the level of the top of an adjacent vertical portion of the WFM layer. A dielectric gate cap has a center portion and an edge portion. The center portion is above the top surface of the CFM layer and the edge portion is above the top of the adjacent vertical portion of the WFM layer and is further positioned laterally immediately adjacent to an upper portion of an outer sidewall of the CFM layer.

A semiconductor device is provided with an electrically conductive gate having an enhanced gate profile. The semiconductor device includes a semiconductor substrate that extends along a first axis to define a length and a second axis opposite the first axis to define a height. A channel region is interposed between opposing source/drain regions, and a gate stack is atop the semiconductor substrate. The gate stack includes an electrically conductive gate atop the channel region. The electrically conductive gate includes sidewalls extending between a base and an upper surface to define a gate height. A gate length of the electrically conductive gate continuously increases as the gate height increases from the base to the upper surface.

Embodiments of the present invention address deficiencies of the art in respect to catalog modeling for e-commerce systems and provide a method, system and computer program product for an adaptive unified retail catalog. In an embodiment of the invention, an e-commerce data processing system can be configured for catalog adaptation. The system can include an adaptive retail catalog, a logical catalog implementation of a logical catalog model coupled to the adaptive retail catalog, and a physical catalog coupled to the adaptive retail catalog through a database mediator. The system further includes a mapping of search requests against the logical catalog implementation to the physical catalog. In this way, changes to the underlying physical catalog model can be accommodated without requiring a companion change in the logical catalog model.

The present invention provides a semiconductor structure in which different types of devices are located upon a specific crystal orientation of a hybrid substrate that enhances the performance of each type of device. In the semiconductor structure of the present invention, a dual trench isolation scheme is employed whereby a first trench isolation region of a first depth isolates devices of different polarity from each other, while second trench isolation regions of a second depth, which is shallower than the first depth, are used to isolate devices of the same polarity from each other. The present invention further provides a dual trench semiconductor structure in which pFETs are located on a (110) crystallographic plane, while nFETs are located on a (100) crystallographic plane. In accordance with the present invention, the devices of different polarity, i.e., nFETs and pFETs, are bulk-like devices.

Embodiments of the present invention address deficiencies of the art in respect to inventory management and provide a method, system and computer program product for multi-tier inventory visibility. In one embodiment of the invention, a multi-tier inventory management data processing system can include an inventory management system coupled to one or more e-commerce applications over an enterprise bus, and multiple different instances of a tier inventory component, each of the instances corresponding to a local inventory cache. Each instance can include program code enabled to manage the local inventory cache and an inventory management API exposing inventory operations on the local inventory cache to other instances of the tier inventory component.

Future promotions can be tested on a live production website with a preview web application that is separate from a live production web application used by customers. A preview session is established with the preview web application on a live production server responsive to receiving a request to perform a command on the live production server in a preview mode that allows testing of a future promotion. A preview context and a content context are instantiated for the preview session. The preview context indicates a time in the future to use in processing the request on the live production server. The preview web application dispatches the request to the live production web application on the live production server. The second web application processes the request with business logic based, at least in part, on the preview context and the content context.

Embodiments of the present invention address deficiencies of the art in respect to database query management and execution and provide a novel and non-obvious method, system and apparatus for processing an adaptive query expression in an on-demand data service. In one embodiment of the invention, an adaptive query handling method can include receiving an initial query in a database driven application, parsing the initial query to identify a query expression key, matching the query expression key to an adaptive query expression, and transforming the adaptive query expression to a final query expression through a replacement of annotations in the adaptive query expression with static expressions conforming to a query language for the final query expression. Thereafter, the final query expression can be applied to a database subsystem for the database driven application.

Deploying multiple e-commerce systems in a single computing platform

In electronic commerce (e-commerce) sites that are executed on a single e-commerce application, a user's session is only associated with a single user identity for e-commerce site domain. Acting under a single identity across the site may not be desired. There may be requirements to associate an individual user with one or more separate identities within parts of the site. Aspects of the invention provide a method, system and computer program product for managing multiple user identities for a user of an electronic commerce (e-commerce) site. The method comprises defining the e-commerce site as one or more security domains; and in response to a user's request to invoke an operation of the e-commerce site: determining a one of the one or more security domains to which the operation relates; performing one of a) creating a session and b) reusing a session for the user automatically in accordance with the determined security domain, said session associated with a user identity and a role indicating privileges for invoking operations of the e-commerce site in at least the determined security domain; and persisting said session for reuse. The user's request may be received in association with one or more sessions persisted for the user and a one of the sessions selected in accordance with the determined security domain. In response, either a session may be created or reused. Persisting may comprise providing one or more cookies defining the session to the user for associating with a subsequent request. In accordance with a feature of this aspect, the e-commerce site may define each of the one or more security domains as a hierarchy of organizations and assets owned by the organizations and the determining a one of the one or more security domains to which the operation relates may comprise evaluating the user's request in accordance with the hierarchy.

An integrated circuit system that includes: providing a substrate including a first region with a first device and a second device and a second region with a resistance device; configuring the first device, the second device, and the resistance device to include a first spacer and a second spacer; forming a stress inducing layer over the first region and the second region; processing at least a portion of the stress inducing layer formed over the first region to alter the stress within the stress inducing layer; and forming a third spacer adjacent the second spacer of the first device and the second device from the stress inducing layer.

A method for forming a device with both PFET and NFET transistors using a PFET compressive etch stop liner and a NFET tensile etch stop liner and two anneals in a deuterium containing atmosphere. The method comprises: providing a NFET transistor in a NFET region and a PFET transistor in a PFET region. We form a NFET tensile contact etch-stop liner over the NFET region. Then we perform a first deuterium anneal. We form a PFET compressive etch stop liner over the PFET region. We form a (ILD) dielectric layer with contact openings over the substrate. We perform a second deuterium anneal. The temperature of the second deuterium anneal is less than the temperature of the first deuterium anneal.
