A nitride semiconductor device includes an electron transit layer that is formed of a nitride semiconductor, an electron supply layer that is formed on the electron transit layer, and formed of a nitride semiconductor and that has a recess which reaches the electron transit layer from a surface, a thermal oxide film that is formed on the surface of the electron transit layer exposed within the recess, a gate insulating film that is embedded within the recess so as to be in contact with the thermal oxide film, a gate electrode that is formed on the gate insulating film and that is opposite to the electron transit layer across the thermal oxide film and the gate insulating film, and a source electrode and a drain electrode that are provided on the electron supply layer at an interval such that the gate electrode intervenes therebetween.

Nitride semiconductor device and fabrication method therefor

A nitride semiconductor device includes an electron transit layer () that is formed of a nitride semiconductor, an electron supply layer () that is formed on the electron transit layer (), that is formed of a nitride semiconductor whose composition is different from the electron transit layer () and that has a recess () which reaches the electron transit layer () from a surface, a thermal oxide film () that is formed on the surface of the electron transit layer () exposed within the recess (), a gate insulating film () that is embedded within the recess () so as to be in contact with the thermal oxide film (), a gate electrode () that is formed on the gate insulating film () and that is opposite to the electron transit layer () across the thermal oxide film () and the gate insulating film (), and a source electrode () and a drain electrode () that are provided on the electron supply layer () at an interval such that the gate electrode () intervenes therebetween.

Provided are a nitride semiconductor device having an excellent boundary between a nitride semiconductor and a gate insulating film, resulting in improved device characteristics, and a manufacturing method therefor. The nitride semiconductor device includes: an electron transport layer made of a nitride semiconductor; an electron supply layer layered on the electron transport layer, the electron supply layer being made of a nitride semiconductor including Al and having an Al composition different from that of the electron transport layer; a source electrode and a drain electrode formed on the electron supply layer with a gap therebetween; a gate insulating film covering the surface of the electron supply layer between the source electrode and the drain electrode; a passivation film covering a surface of the gate insulating film and having an opening between the source electrode and the drain electrode; and a gate electrode having a main gate body in the opening facing the electron supply layer through the gate insulating film.

Nitride semiconductor device and manufacturing method thereof

The present invention provides an electromagnetic relay that can achieve desired operation characteristics by simple and inexpensive construction even if it has a small thickness. Therefore, a movable iron pieceis rotated by excitation or non-excitation of an electromagnet, a movable contact pieceis elastically deformed through a card, and a movable contactopens and closes fixed contacts of fixed contact pieces. The movable iron pieceis provided with a card pressing portioncapable of pressing the card. The cardis provided with a contact piece pressing portioncapable of pressing the movable contact pieceby being rotated around a fulcrum. At least one of the movable iron piece and the card is provided with a press position changing portion, wherein when rotating the movable iron piece, force transmission from the movable iron pieceto the cardis performed at a position more distant from a press position by the card pressing portionof the iron piecewith respect to the fulcrum, and then performed by the card pressing portion

Electromagnetic relay

An electromagnetic relay is structured such that a base includes a movable contact piece and a fixed contact piece. A movable contact point included in the movable contact piece is connected to and disconnected from a fixed contact point included in the fixed contact piece by operating the movable contact piece via a card. At least any one of the base and the card includes a guide portion for guiding the card in a freely reciprocating manner with respect to the base. The card includes a guide protruding portion and a pressing portion for pressing the movable contact piece to elastically deform the movable contact piece. The movable contact piece includes a guide portion in a side portion of the movable contact point. The guide portion includes a guide hole into which the guide protruding portion is inserted, a pressure receiving portion positioned at an opposite side to the movable contact point with respect to the guide hole and pressed by the pressing portion, and a reinforcing portion for preventing plastic deformation at a time of being pressed by the pressing portion. The guide hole maintains a non-contact state of the card during the reciprocating motion.

An electromagnetic relay includes a base including a fixed contact piece and a movable contact piece. The movable contact piece includes a movable contact point that is moved to contact and be separated from the fixed contact piece at a fixed contact point by driving the movable contact piece. The movable contact piece includes a terminal portion held in the base and partially protruding from the base, a first contact piece portion connected to the terminal portion and protruding from the base at a different position from the terminal portion, a bent portion connected to the first contact piece portion and changing a protruding direction gradually, and a second contact piece portion connected to the bent portion, extending in a different direction from a base portion, and provided with the movable contact point.

An electromagnetic relay, which is excellent in assemblability and includes an indicator which can be operated smoothly, is provided. A coil block and a contact switching mechanism are provided on a base plate, a case is covered over the base plate, the coil block is excited and demagnetized to rotate a movable iron piece, and a movable contact piece is operated via a card, whereby a contact is opened and closed. Bearing portions are formed in the base plate, and an indicator is operated by rotation of the movable iron piece is also provide. The indicator has an elastically deformable structure including pivots which are rotatably supported by the bearing portions of the base plate.

An electromagnetic relay, which reduces power consumption in a coil block and causes an indicator to operate smoothly, is provided. A coil block and a contact switching mechanism are provided on a base plate, a case is covered over the base plate, the coil block is excited and demagnetized to rotate a movable iron piece, and a movable contact piece is operated via a card, whereby a contact is opened and closed. An indicator, which operates following movement of the card by the rotation of the movable iron piece, is provided between the coil block and the contact switching mechanism.

An electromagnetic relay is simple in construction, can prevent entry of dust, etc. into an interior thereof, enables confirmation of operation, and is provided an operating lever that can be maintained in an operating state. A coil block and a contact switching mechanism are provided on a base plate, a casing covers the base plate, and a movable iron piece is turned by magnetizing and demagnetizing the coil block, and a movable contact piece is operated to make and break contacts. An operating part that is turned by directing pushing the movable iron piece is arranged on an upper surface of the casing, and covered by a cover. An operating lever is mounted on the cover in a manner to enable sliding operation. The operating lever can be positioned in a closed position, in which an operating part is covered, a first opened position, in which the operating part is exposed, and a second opened position, in which the operating part is operated, respectively.

An electromagnetic relay having superior visibility and a light-emitting device easy to mount. A coil block and a contact opening and closing mechanism are disposed on a base plate and covered with a case, and the electromagnetic relay magnetizes and demagnetizes the coil block via coil terminals to turn a movable core and moves a movable contact part to open and close a contact. Electrical connection portions of the coil terminals are projected upwardly through the top side of the case. A light-emitting device which emits light by the energization of the coil terminals and a holder which holds the light-emitting device are disposed on the top side of the case on the side opposite to a position where the electrical connection portions of the coil terminals of the case are projected. Lead wires connected to the light-emitting device are electrically connected to the electrical connection portions of the coil terminals.

An electromagnetic relay including a holder capable of not only holding a light-emitting device but also causing a movable core to be moved by manual operation. In the electromagnetic relay, a coil is energized via coil terminals to magnetic and demagnetize a coil block and turn a movable core, thereby moving a movable contact part to open and close a contact. The electromagnetic relay includes a light-emitting device which emits light when the coil terminals are energized, and a holder including a holder body which holds the light-emitting device, an operating portion which moves the movable core by directly pressing the movable core through a depressing operation of the operating portion, and elastic arm portions which connect the holder body and the operating portion and are elastically deformed by the depressing operation of the operating portion.
