A delay locked loop (DLL) circuit includes a clock input buffer that generates a reference clock signal by buffering an external clock signal and outputs the reference clock signal by correcting a duty cycle of the reference clock signal in response to a duty cycle control signal. The DLL circuit also includes a timing compensation unit configured that generates a compensation reference clock signal by compensating for a toggle timing of the reference clock signal that is changed during the duty cycle correction operation in response to a timing control signal. The DLL circuit further includes and a duty cycle control unit that generates the duty cycle control signal and the timing control signal by detecting the duty cycle of the reference clock signal.

Known drawbacks associated with use of tungsten as a gate material in a semiconductor device are prevented. A gate oxide layer, a polysilicon layer, and a nitride layer are sequentially formed on a semiconductor substrate having a isolation layer for defining the active region. A groove is formed by etching the nitride layer. A metal nitride layer is formed to an U shape in the groove, and then a metal layer is formed to bury the groove. A hard mask layer is formed for defining a gate forming region on the nitride layer, the metal nitride layer, and the metal layer. A metal gate is formed by etching the nitride layer, the polysilicon layer, and the gate oxide layer using the hard mask layer as an etch barrier.

Semiconductor device utilizing a metal gate material such as tungsten and method of manufacturing the same

Known drawbacks associated with use of tungsten as a gate material in a semiconductor device are prevented. A gate oxide layer, a polysilicon layer, and a nitride layer are sequentially formed on a semiconductor substrate having a isolation layer for defining the active region. A recess is defined by etching the nitride layer. A metal nitride layer is formed in the recess in an U shape, and then a metal layer is formed to bury the recess. A hard mask layer is formed for defining a gate forming region on the nitride layer, the metal nitride layer, and the metal layer. A metal gate is formed by etching the nitride layer, the polysilicon layer, and the gate oxide layer using the hard mask layer as an etch barrier.

A method for fabricating a semiconductor device with a metal-polycide gate and a recessed channel, including the steps of: forming trenches for a recessed channel in an active area of a semiconductor substrate; forming a gate insulating layer on the semiconductor substrate having the trenches; forming a gate conductive layer on the entire surface of the resulting structure so that the trenches are buried; forming a silicon-rich amorphous metal silicide layer and a gate hard mask on the gate conductive layer; etching the resulting structure until upper portions of the gate conductive layer are removed by a predetermined thickness, upon first patterning for gate stacks, and forming a metal layer on the entire surface of the resulting structure; forming lateral metal capping layers on sides of the silicon-rich amorphous metal silicide layer by blanket etching, completing formation of gate stacks; and thermally processing the silicon-rich amorphous metal silicide layer to form a crystallized metal silicide layer.

Method for fabricating semiconductor device with metal-polycide gate and recessed channel

A method for fabricating a semiconductor device with a recessed channel, including the steps of: forming trenches for a recessed channel in an active area of a semiconductor substrate; forming a gate insulating layer on the semiconductor substrate having the trenches; forming a gate conductive layer on the entire surface of the resulting structure so that the trenches are buried; forming a silicon-rich amorphous metal silicide layer having seams on the gate conductive layer; filling the seams of the silicon-rich amorphous metal silicide layer with a metal thin film; forming a gate hard mask on the silicon-rich amorphous metal silicide layer and the metal thin film; patterning the gate insulating layer, the gate conductive layer, the silicon-rich amorphous metal silicide layer and the gate hard mask to form gate stacks; and thermally processing the silicon-rich amorphous metal silicide layer and the metal thin film to form a crystallized metal silicide layer.

Method for fabricating semiconductor device with recessed channel

Disclosed herein is a method of manufacturing a semiconductor device having a step gate, which can improve the refresh characteristics of the device. The method comprises the steps of: forming on a silicon substrate having active and field regions a first hard mask exposing the field region; etching the exposed field region to form a trench; forming an isolation film by filling an insulating film in the trench; forming a second hard mask exposing both sides of the active region by etching the first hard mask; forming a metal film on the resulting substrate including the second hard mask; forming a metal silicide film on both sides of the active region by annealing the resulting substrate; removing the metal film unreacted in the annealing step and the metal silicide film, thereby recessing both sides of the active region; removing the second hard mask; and forming a step gate on both edges of the central portion of the active region and the recessed portion of the active region, adjacent to each of the edges.

Method of manufacturing semiconductor device having step gate

Disclosed is a method for manufacturing a semiconductor device, more particularly to a method of forming a spacer on side-walls of a titanium polycide gate. The method for manufacturing the semiconductor device is as follows. There is provided a semiconductor substrate in which a gate oxide layer, a polysilicon layer, a titanium silicide layer and a patterned hard mask layer are sequentially formed. Herein, the titanium polycide gate is fabricated by an etching step employing the patterned hard mask. Afterward, the substrate is thermal-treated at temperature of 700&#x2dc;750&#xb0; C. according to a gate re-oxidation process, thereby forming a re-oxidation layer on side-walls of the gate and on the substrate surface. Next, an oxide layer for spacer is deposited on the resultant at process temperature of 350&#x2dc;750  C., and a nitride layer is deposited on the oxide layer. Thereafter, a spacer is formed on side-walls of the gate and the hard mask layer by blanket-etching the nitride layer, the oxide layer and the re-oxidation layer.

A method of forming dual-metal gates in a semiconductor device, including the steps of providing a semiconductor substrate having a PMOS area and an NMOS area wherein dummy gates are formed in the PMOS and NMOS areas respectively, forming an insulating interlayer on the semiconductor substrate so as to cover the dummy gates, polishing the insulating interlayer until the dummy gates are exposed, forming a first groove defining a first metal gate area by selectively removing one of the dummy gates formed in the PMOS and NMOS areas, forming a first gate insulating layer and a first metal layer on an entire area of the semiconductor substrate including the first groove successively, forming a first metal gate in the first groove by etching the first metal layer and first gate insulating layer until the insulating interlayer is exposed, forming a second groove defining a second metal gate area by removing the remaining dummy gate, forming a second gate insulating layer and a second metal layer on the entire area of the semiconductor substrate including the second groove, and forming a second metal gate in the second groove by etching the second metal layer and second gate insulating layer until the insulating interlayer is exposed.

Method of forming dual-metal gates in semiconductor device

A method for fabricating a MOSFET device having a metal gate with an ultra shallow junction and allowing the application of a self-aligned contact. A sacrificial gate is formed on a silicon substrate, as is a first silicon epitaxial layer, which is thinner than the sacrificial gate. Elevated source/drain regions are formed on the silicon substrate by implanting desired impurity ions. An interlayer insulating film is deposited over the resultant structure and polished to expose the sacrificial gate. A groove is formed in which a gate insulating film and a metal film are deposited. The metal film, the gate insulating film and the interlayer insulating film are polished until the first silicon epitaxial layer is exposed. A second silicon epitaxial layer is then formed on the first silicon epitaxial layer.

Method for fabricating MOSFET device

There is disclosed a method of manufacturing a transistor in a semiconductor device. The present invention forms a Ta film or a TaNx film at a low temperature or forms a first TaNx film in which the composition(x) of nitrogen is 0.45&tilde;0.55, on a gate insulating film in a NMOS region, so that the work function becomes 4.0&tilde;4.4 eV, and also forms a Ta film or a TaNx film at a high temperature or forms a second TaNx film in which the composition(x) of nitrogen is 0.6&tilde;1.4 is formed, on a gate insulating film in a PMOS region, so that the work function becomes 4.8&tilde;5.2 eV. Thus, the present invention can lower the threshold voltage by implementing a surface channel CMOS device both in the NMOS region and the PMOS region.

Method of manufacturing a transistor in a semiconductor device

Disclosed is a MOSFET fabrication method capable of forming an ultra shallow junction while ensuring stability in controlling threshold voltage. The disclosed method relies on the use of a sacrificial gate structure to form LDD regions and the addition of side wall spacers to form source/drain regions, followed by the deposition of an interlayer insulating film. The sacrificial gate structure is then removed to form a groove in the interlayer insulating film that exposes a portion of the silicon substrate. A sacrificial oxide is grown on the exposed silicon substrate and impurity ions are implanted through the oxide to adjust the threshold voltage. The sacrificial oxide is then removed and replaced by a high quality gate insulating film. A metal gate electrode is then formed in the groove above the gate insulating film, thereby forming a MOSFET device having a metal gate.

Method for fabricating a MOSFET device

A method for fabricating a dual metal gate structure for a semiconductor device including deposition of a semiconductor substrate having PMOS and NMOS regions, a first gate having a first insulating layer and a first metal layer is formed in a first region. The first region is either the PMOS or NMOS region, and the remaining region becomes a second region. A dummy gate is formed in the second region. A spacer and a source/drain region are formed for each of the first and dummy gates. The dummy gate, however, is removed to expose a portion of the substrate in the second region. A second gate constructed of a second gate insulating layer and a second metal layer is then formed on the exposed portion of the substrate in the second region.
