Described is a monolithic integrated circuit for use in quantum computing based on single and multiple coupled quantum dot electron- and hole-spin qubits monolithically integrated with the mm-wave spin manipulation and readout circuitry in commercial complementary metal-oxide-semiconductor (CMOS) technology. The integrated circuit includes a plurality of n-channel or p-channel metal-oxide-semiconductor field-effect transistor (MOSFET) cascodes each including a single-spin qubit or two coupled quantum dot qubits formed in an undoped semiconductor film adjacent at least one top gate. There is also a back gate formed in a silicon substrate adjacent a buried oxide layer or the at least one top gate, where the back gate controls the electron or hole entanglement and exchange interaction between the two coupled quantum dot qubits. The monolithic integrated circuits described may be used for monolithically integrated semiconductor quantum processors for quantum information processing.

A voltage controlled oscillator, includes a tank circuit including an inductor having a value L, interconnected with first and second variable capacitors, having values Cand C, and a fixed capacitor C, to cause oscillation of the oscillator at a controlled frequency Ccontrols coarse frequency tuning of the oscillator, and Cmay control fine tuning of the oscillator. The variable capacitors may be formed using accumulation-mode MOS varactors.

A radio antenna switch module for a high frequency radio transceiver enables the radio transceiver to have a small number of receivers and transmitters and a larger number of antennas, whereby each antenna has a different diversity characteristic. The diversity between antennas provide for greater communication reliability, while the small number of receivers and transmitters allows the transceiver to operate at relatively low power compared to conventional radio transceivers. The switch module also allows for two loopback modes between the transmitter and the receiver for at-speed, low-cost self-test in production.

Radio antenna switch

A system-on-chip (SOC) transceiver is provided. The transceiver is configured to operate in excess of 100 GHz and comprising the following components. A quadrature oscillator is configured to generate a fundamental frequency and a second harmonic frequency and comprises at least a pair of high frequency outputs at said second harmonic frequency. At least the second harmonic frequency exceeds 100 GHz. A transmission output is coupled to one of the high frequency outputs for transmitting an output signal at the second harmonic frequency. A transmission signal transformer is coupled to the other one of the high frequency outputs and configured to generate a differential oscillator signal at the second harmonic frequency. A radio frequency input receives radio frequency signals at the transceiver from an antenna. A radio frequency signal transformer coupled to the radio frequency input is configured to generate a differential radio frequency signal at the radio frequency. A mixer is configure to compare the differential radio frequency signal with the differential oscillator signal and output the comparison as an intermediate frequency signal.
