This invention discloses a novel design to fabricate a ring-like capacitor in a semiconductor memory device for increasing the area of the capacitor electrodes. The ring-like conductive structure of the electrode of the capacitor includes a mushroom-shaped member having a flat-headed cap and a stem coupled to the source region of the semiconductor memory device, a solid cylindrical member disposed on the cap of the mushroom-shaped member, and a side-wall spacer being a hollow cylindrical member disposed on the cap of said mushroom-shaped member to increase the area of the capacitor electrodes thereby increasing the capacitance of the capacitor to provide a sufficient capacitance while maintaining high integration in semiconductor memory cells.

Method for a ring-like capacitor in a semiconductor memory device

A method of manufacturing crown shape capacitors for use in semiconductor memories. High etching selectivity between BPSG (borophososilicate glass) and CVD-oxide (chemical vapor deposition oxide) is used to fabricate horizontal fins and a vertical pillar within a crown shaped capacitor. Utilizing the structure as a mold, the present invention can improve the performance of a capacitor by increasing the surface area of the capacitor. First, a composition layer consists of BPSG and silicon oxide formed on a substrate. A highly selective etching is used to etch the BPSG sublayers of the composition layer. Then, a contact hole is formed in the composition layer. Next, a first conductive layer is formed in the contact hole and a conductive spacers are formed on the side wall of the composition layer. Then, the composition layer is removed by BOE solution. Next, a dielectric film and a second conductive layer are respectively formed on the first conductive layer. Thus, a crown shape capacitor with a plurality of horizontal fins and a vertical pillar structure is formed.

Method of manufacturing a crown-fin-pillar capacitor for high density

This invention discloses a novel design for increasing the surface area of a stacked capacitor used in DRAM devices. The upper and lower plates of the capacitor comprises of several concave structures. The concave structures are first produces on an LS-SOG layer using focused ion beam lithography, which is then mapped to the lower plate of the capacitor. A dielectric layer is deposited, after which an upper plate is formed. The concave structures increases the plate area, thereby increasing charge storage capacity.

Method of fabricating DRAM cell with capacitor having multiple concave

The present invention is a method of manufacturing a high density capacitors for use in semiconductor memories. High etching selectivity between BPSG (borophososilicate glass) and CVD-oxide (chemical vapor deposition oxide) is used to fabricate a crown shape capacitor with a plurality of horizontal fins. First, a first polysilicon layer is formed on a semiconductor substrate. A composition layer consists of BPSG and silicon oxide formed on a the first polysilicon layer. Then a contact hole is formed in the composition layer and the first polysilicon layer. A highly selective etching is then used to etch the BPSG sublayers of the composition layer. Next, a second polysilicon layer is formed in the contact hole and the composition layer. Then photolithgraphy and etching process is used to etch the second polysilicon layer, composition layer and first polysilicon layer. A third polysilicon layer is subsequently formed on the second polysilicon layer. An anisotropic etching is performed to etching the second and the third polysilicon layer. Then the composition layer is removed by BOE solution. A dielectric film is then formed along the surface of the first, second and third polysilicon layer. Finally, a forth polysilicon layer is formed on the dielectric film. Thus, a capacitor with a plurality of horizontal fins is formed.

Method of forming a dram cell with a crown-fin-pillar structure capacitor

A semiconductor processing method for forming self-aligned T-gate Lightly-Doped Drain (LDD) device of recessed channel is presented. The method comprises the steps of covering a substrate with pad oxide, forming a lightly-doped layer by ion implantation, depositing a silicon nitride layer on the surface of the pad oxide, and etching the silicon nitride layer according to a predefined mask pattern to expose the silicon oxide layer and to form a gate region. A polysilicon spacer region is formed on the side-walls of the silicon nitride layer. Anisotropic etch is used to etch the polysilicon spacer region, and at the same time etch the exposed pad oxide and a portion of the substrate to form a T-shaped groove. An amorphous silicon layer is deposited in the T-shaped groove after forming a thin oxide layer, then the amorphous silicon deposited apart from the T-shaped groove region is removed. The silicon nitride layer is removed to form a T-gate. Ion implantation is used to form a heavily-doped source/drain, and finally metal contacts are formed on the polysilicon T-gate and the heavily-doped source/drain regions.

Method of forming a T-gate Lightly-Doped Drain semiconductor device

A method for forming a tungsten silicide polycide gate electrode within a Metal Oxide Semiconductor Field Effect Transistor (MOSFET), and the tungsten silicide polycide gate electrode which is formed through the method. Formed upon a semiconductor substrate is a gate oxide layer. Formed upon the gate oxide layer is a first polysilicon layer which is formed through annealing a first amorphous silicon layer. Formed upon the first polysilicon layer is a second polysilicon layer which is formed through annealing a second amorphous silicon layer. Formed upon the second polysilicon layer is a tungsten silicide layer formed through a Chemical Vapor Deposition (CVD) method. The first polysilicon layer and the second polysilicon layer have a crystallite size no greater than about 0.3 microns, and the first polysilicon layer and the second polysilicon layer have a dopant concentration larger than about 1E16 atoms per cubic centimeter. Optionally, at least a third polysilicon layer may be added through annealing at least a third amorphous silicon layer between the second polysilicon layer and the tungsten silicide layer. Optionally, an fourth amorphous silicon layer may be added directly beneath the tungsten silicide layer.
