A method for sensing data in a resistive memory device including a sense amplifier with an input coupled to a bitline through a capacitor includes activating a word line to form a current path through a resistive memory cell to the bitline, precharging the bitline to a first precharge voltage and precharging the input of the sense amplifier to a second precharge voltage between the first precharge voltage and the decision threshold of the sense amplifier, disabling, after a first predetermined period of time, precharge of the bit line and precharge of the input of the sense amplifier, and latching data at an output of the sense amplifier after a second predetermined period of time.

A memory cell changes a potential of a bit line to a discharge potential from a precharge potential in correspondence with held data. A sense amplifier precharges a bit line by a precharge circuit, compares potential at a decision point linked with the potential of the bit line with a decision threshold and outputs a comparison result by an output circuit, and sets the potential at the decision point at a time of precharging in correspondence with the decision threshold. A capacitor element connects between the bit line and an input end of the output circuit. A potential setting circuit enables setting of an input end of the output circuit forming a decision point, to a prescribed potential between a precharge voltage of the bit line and the decision threshold at a time of precharging the bit line. Operating range of memory function is enlarged.

Data divided by delimiters representing the boundaries of the data is stored in a data memory. Instructions each including designation of a delimiter are stored in an instruction register. A control circuit decodes an instruction output from the instruction register, and repeats processing of the data read out from the data memory in accordance with the decoded instruction every time the data is read out therefrom. A delimiter detector outputs a coincidence signal when it detects that a delimiter which coincides with the delimiter in the instruction is present in the data read out from the data memory. When this coincidence signal is input to the control circuit, the control circuit ends the processing which has been performed in accordance with the instruction.
