A cleaning agent for a silicon wafer (a first cleaning agent) contains at least a water-based cleaning liquid and a water-repellent cleaning liquid for providing at least a recessed portion of an uneven pattern with water repellency during a cleaning process. The water-based cleaning liquid is a liquid in which a water-repellent compound having a reactive moiety chemically bondable to Si element in the silicon wafer and a hydrophobic group, and an organic solvent including at least an alcoholic solvent are mixed and contained. With this cleaning agent, the cleaning process which tends to induce a pattern collapse can be improved.

The invention relates to a water-repellent glass pane having a glass substrate and a water-repellent film formed thereon. This glass pane is prepared by a first or second method. The first method includes sequential steps of (a) mixing together a raw material for producing the water-repellent film, an organic solvent for diluting the raw material, and water for hydrolyzing the raw material, such that the raw material is subjected to hydrolysis and then to dehydration and polycondensation, thereby to turn a mixture of the raw material, the organic solvent and the water into a sol; (b) adjusting water content of the sol, thereby to prepare a coating liquid; and (c) applying the coating liquid to the glass substrate, in an atmosphere having a first temperature and a relative humidity. The second method includes sequential steps of: (a) subjecting a surface of the glass substrate to an abrasive treatment; (b) subjecting the surface of the glass substrate to an acid treatment; and (c) applying a coating liquid to the surface of the glass substrate. The glass pane prepared by the first or second method is superior in abrasion resistance, sunshine resistance, hardness, adhesion to the glass substrate, and water-repellency for a long time.

Water-repellent solution and method of forming water-repellent film on substrate by using the solution

The invention relates to a water-repellent glass pane having a glass substrate and a water-repellent film formed thereon. This glass pane is prepared by a first or second method. The first method includes sequential steps of (a) mixing together a raw material for producing the water-repellent film, an organic solvent for diluting the raw material, and water for hydrolyzing the raw material, such that the raw material is subjected to hydrolysis and then to dehydration and polycondensation, thereby to turn a mixture of the raw material, the organic solvent and the water into a sol; (b) adjusting water content of the sol, thereby to prepare a coating liquid; and (c) applying the coating liquid to the glass substrate, in an atmosphere having a first temperature and a relative humidity. The second method includes sequential steps of: (a) subjecting a surface of the glass substrate to an abrasive treatment; (b) subjecting the surface of the glass substrate to an acid treatment; and (c) applying a coating liquid to the surface of the glass substrate. The glass pane prepared by the first or second method is superior in abrasion resistance, sunshine resistance, a hardness, adhesion to the glass substrate, and water-repellency for a long time.

The invention relates to a multilayered water-repellent film formed on a glass substrate by the sol-gel process. The film has a first metal oxide layer which is formed on the glass substrate by the sol-gel process and a second water-repellent layer formed on the first layer. As a first method for providing the film with superior durability of water repellency, mechanical strength and chemical resistance, the first layer is prepared by using a mixture of three specific sols which are respectively prepared from metal alkoxides or metal acetylacetonates. As a second method for providing the film with the above advantages, the second layer is prepared by using a coating mixture comprising a fluoroalkylsilane, tin oxide particles doped with antimony oxide, a silicon compound, water and an organic solvent. As a third method for providing the film with the above advantages, the second layer is prepared by using another coating mixture comprising a fluoroalkylsilane, tin oxide particles doped with antimony oxide, a silicon compound, water, an organic solvent and an acid.
