An integrated circuit emulating a neural system and a fabricating method thereof are provided. A synapse device array that imitates a brain neural system (i.e., a central nervous system) requiring high integration on the same substrate is formed by stacking one or more layers on a lower portion, and a neuron circuit of a peripheral nervous system having sensory and motor neurons connected to the brain neural system is formed on an upper portion.

Integrated circuit emulating neural system with neuron circuit and synapse device array and fabrication method thereof

A feedback 1T DRAM device that has a partial insulating film structure is provided. A body region may be divided into two or more in a channel direction by pn junctions and/or partial insulating layers, and gates may be formed on each of the divided body regions. The present invention can be operated by filling and subtracting electrons in the energy well of the conduction band and holes in the energy well of the valence band, respectively. In addition, it is possible to maximize retention time and improve operation reliability by reducing carrier loss by energy barriers of pn junctions and/or partial insulating layers.

Feedback 1T DRAM device having localized partial insulating layers

A 1T DRAM cell device having two or more heterojunction surfaces perpendicular to the channel length direction and a quantum well at the drain region side. The 1T DRAM cell device described herein may be driven by GIDL or band-to-band tunneling, so that low voltage and high speed operation can be performed, and retention time and read current margin can be dramatically increased. It can also be driven as a memory device in harsh environments with high temperatures. Furthermore, since the heterojunction surfaces can be formed by vertically stacking epitaxial layers on a semiconductor substrate such as silicon, the conventional CMOS process technology can be used, and the area occupied by the device can be reduced as much as possible without limiting the channel length.

One-transistor DRAM cell device having quantum well structure

A method for fabricating a semiconductor device is carried out so that silicon nanowires may be made of vertically stacked one or more floating silicon layers, and a silicon buffer layer may be surrounded on each surface of the silicon nanowires with a sufficient thickness, e.g., close to the diameter of the nanowire, and then a silicon germanium shell may be formed on it. Thus, a semiconductor device having a silicon germanium shell channel structure can be fabricated with a uniform thickness even on a bulk silicon substrate using a conventional silicon CMOS process.

Fabrication method of semiconductor device having SIGe shell channel and semiconductor device fabricated by the same

An intelligent semiconductor device has a body region in which a channel is formed. The body region has a heterojunction of different semiconductor layers and a quantum well formed in a semiconductor layer in contact with a drain. The quantum well is configured to store holes generated in a depletion layer of the drain region and imitate a short-term memory, and to convert the short-term memory into a long-term memory by enabling holes to be injected into a charge storage layer when the holes stored in quantum well exceed a specific threshold value. It is possible to fabricate with a bulk semiconductor substrate and utilize the conventional CMOS technology.

Intelligent semiconductor device having SiGe quantum well

The present invention provides a polysilicon-based 1T DRAM cell device having a FinFET structure and its fabrication method. In the present invention, a semiconductor layer (for example, a polysilicon layer) having a relatively low crystallinity is intentionally formed on the upper layer of the active fin to physically trap the holes accumulated in the conventional cell body, thereby remarkably improving the retention time. A polysilicon-based 1T DRAM cell device having a FinFET structure can also increase the operating efficiency by raising the gate's channel control force and implement the batch process with the functional blocks in the CPU that already have the FinFET structure.

One-transistor dram cell device based on polycrystalline silicon with FinFET structure and fabrication method thereof

A p-channel tri-gate transistor has a silicon fin that protrudes from a bulk silicon substrate, a thin silicon-germanium active layer is formed on three sidewalls of the silicon fin, and a hole well is formed between the gate insulating film and the silicon fin in the active layer surrounded by the tri-gate by a valence band offset electric potential against the silicon fin for moving holes collected in the hole well along the active layer with a high hole-mobility. Thus, it is possible to have the effects of not only an ultra-high speed, low power operation, but also a body biasing through an integral structure of the silicon fin-body. The p-channel tri-gate transistor can be fabricated together with an n-channel FinFET transistor in one substrate by the same CMOS process.

The semiconductor memory device comprises a two-terminal memory cell sequentially joined together with a first high concentration doping region doped with a first conductive dopant, a second base region doped with a second conductive type dopant, a first base region doped with the first conductive type dopant, and a second high concentration doping region doped with the second conductive type dopant, wherein a write voltage of the memory cell is controlled by adjusting the lengths or doping concentrations of the first and second base regions.

A junctionless field-effect transistor is provided and has an ultra-thin low-crystalline silicon channel. A fabrication method thereof also is provided for enabling greatly improved economics by significantly reducing the process costs while having electrical characteristics similar to those of the one formed on an SOI substrate by source/channel/drain regions formed in a junctionless ultra-thin low-crystalline silicon layer that has lower crystallinity than that of single-crystal silicon and that has a thickness of 20 nm or less on a bulk silicon substrate instead of an expensive SOI substrate.

The present invention provides a transistor and a fabrication method thereof. By a silicon nanowire as a core region being serially wrapped by a germanium channel, a gate insulating film and a gate, the present invention enables to form a potential well for storing holes as a carrier of HHMT in the germanium channel by a valance band energy offset between the silicon core region and the germanium channel, to gain maximum gate controllability to the germanium channel, and to simplify a fabricating process by simultaneously forming the germanium channel and the gate insulating film in one process.

A resistive random access memory device is provided with a tunneling insulator layer between a resistance change layer and a bottom electrode. The present invention relates to a resistive random access memory device having a nano-scale tip, memory array using the same and fabrication method thereof. Resistive random access memory device having a nano-scale tip, memory array using the same and fabrication method thereof

The present invention provides a silicon-compatible germanium-based high-hole-mobility transistor with high-hole-mobility germanium channel comprising a semiconductor material having a valence band offset instead of the conventional gate insulating film, a germanium channel region, and a quantum well formed by heterojunctions of the upper and lower portions of the germanium channel on a silicon substrate. Thus, the present invention enables to gain maximum hole mobility of the germanium channel by using the two-dimensional hole gas gathered into the quantum well for high-speed and low-power operations and device reliability improvement.

Silicon-compatible germanium-based transistor with high-hole-mobility

Compound tunneling field effect transistors integrated on a silicon substrate are provided with increased tunneling efficiency and an abrupt band slope by forming a source region with a material having a bandgap at least 0.4 electron volts (eV) narrower than that of silicon to increase a driving current (ON current) by forming a channel region with a material having almost no difference in lattice constant from a source region and having a high electron mobility at least 5 times higher than silicon. ON/OFF current ratio simultaneously is increased by forming a drain region with a material having a bandgap at least as wide as a channel region material to restrain OFF current. Tunneling field effect transistors having various threshold voltages according to circuit designs are formed easily by adding a specific material with an electron affinity less than a source region material when forming a channel region.
