A waveguide converter includes a waveguide including a hollow section through which a signal is transmitted and a first opening formed on a cross section of the hollow section in a direction orthogonal to a transmission direction of the signal, and a circuit board including on a same surface a signal line, a conductor patch connected to the signal line, and a second opening surrounding the conductor patch. The waveguide is fixed onto the circuit board. The first opening surrounds the second opening. The conductor patch includes a rectangular section which has short sides in parallel with short sides of the first opening, and has a first long side and a second long side connected to the signal line in parallel with long sides of the first opening, and protruding portions which are provided so as to touch the short sides near both ends of the second long side, respectively.

In a CDMA receiver for applying despread processing to direct wave or delayed waves that arrive via each path of multiple paths, applying synchronous detection processing to the despread signals obtained, combining the detection signals of respective paths and discriminating the received data on the basis of the combined signal, (1) a weighting unit provided for every path measures power of delayed received waves that arrive via its own path and, if the reception power is less than a set level (breakpoint level), subjects an output signal to weighting conforming to the reception power; (2) a RAKE combiner combines signals output from the weighting units of the respective paths; and (3) a data discrimination unit discriminates receive data based upon the output signal of the combiner.

In a transmission power control apparatus for measuring SIR, which is a ratio of a receive signal to an interference signal, and controlling transmission power of a mobile station in such a manner that the measured SIR will agree with a target SIR, a fading detector detects the rate of change in fading, a correction unit corrects the target SIR based upon the rate of change in fading, and a transmission power control command creation unit creates a command for controlling transmission power of the mobile station in such a manner that the measured SIR will agree with the corrected target SIR, and transmits this command. Further, a searcher detects multipath and the levels of signals that arrive via respective ones of the paths, a level-difference calculation unit calculates level differences between the paths, a correction unit corrects the target SIR based upon the level differences between the paths, and a transmission power control command creation unit creates a command for controlling transmission power of the mobile station in such a manner that the measured SIR will agree with the corrected target SIR, and transmits this command.

A semiconductor device according to the invention has a channel layer, which is sandwiched by a first and a second barrier layers, and an electron supply layer for supplying the channel layer with electrons through at least one of the barrier layers. The channel layer has a superlattice structure formed by periodically repeating, in the direction of electron movement, a first and a second semiconductor material regions, each of which has a different band gap from the other. With this superlattice structure, a plurality of mini-bands are formed within a potential well, which is formed by the first and second barrier layers. Impurity concentration of the electron supply layer is so controlled that electrons may move mainly within a mini-band in which effective mass of electrons is minimum among those mini-bands. Thus, a semiconductor device having a high electron mobility in the room temperature can be obtained without requiring high purification of crystal.

Semiconductor device having a superlattice structure

On a substrate having a surface slightly tilted by an angle .alpha. within the range of from 0.5 to 10 degrees from the (110) plane in the &lt;00-1&gt; direction, a superlattice structure having a periodicity in both &lt;110&gt; and &lt;001&gt; directions is formed. Various band structures are possible by selecting an appropriate constituent material and periodicity for the superlattice structure. When current flows in a direction without periodicity, a very high mobility is obtained as a result of suppressed alloy scattering. If current is caused to flow in a direction with periodicity, and the periodicity is properly selected, optical phonon scattering can also be suppressed.
