The semiconductor device may include an active pattern provided on a substrate and a source/drain pattern on the active pattern. The source/drain pattern may include a bottom surface in contact with a top surface of the active pattern. The semiconductor device may further include a channel pattern connected to the source/drain pattern, a gate electrode extended to cross the channel pattern, and a fence insulating layer extended from a side surface of the active pattern to a lower side surface of the source/drain pattern. A pair of middle insulating patterns may be at both sides of the bottom surface of the source/drain pattern and between the active pattern and the source/drain pattern in contact with an inner side surface of the fence insulating layer.

The present invention relates to a nanostructure having an electrochromic material attached to the surface thereof, and a preparation method therefor. To this end, the present invention provides: a nanostructure comprising a metal oxide and having a structure comprising nanopores; and an electrochromic structure comprising an electrochromic material to be attached to the surface of the nanostructure. According to the present invention, the nanostructure has a surface area larger than that of conventional nanoparticles so as to enable more electrochromic materials to be attached thereto, and thus the electrochromic characteristics of an electrochromic device can be improved.

The present invention relates to an electrochromic nanoparticle having a core-shell structure. The invention provides an electrochromic nanoparticle comprising: a core formed of a first electrochromic material; and a shell encompassing the core and formed of a second electrochromic material, wherein the first electrochromic material is formed of at least one type of transition metal oxide.

In order to achieve the above or other objectives, an aspect of the present invention provides a method for producing electrochromic nanoparticles having a core-shell structure, the method comprising the steps of: preparing a core having a predetermined particle diameter; and adsorbing different types of electrochromic materials on the surface of the core, wherein the electrochromic materials have different absorption spectra.
