A method of fabricating a vertical CMOS image sensor is disclosed, to improve the integration with the decrease in size of pixel by minimizing the lateral diffusion, in which phosphorous and arsenic ions are implanted while controlling the dose and energy, the method including forming a first photodiode in a semiconductor substrate; forming a first epitaxial layer on the semiconductor substrate; forming a first plug by sequentially implanting first and second ions in the first epitaxial layer; forming a second photodiode in the first epitaxial layer; forming a second epitaxial layer in the first epitaxial layer; forming an isolation area in the second epitaxial layer; and forming a third photodiode and a second plug in the second epitaxial layer.

Method for fabricating vertical CMOS image sensor

Embodiments relate to a method of manufacturing a CMOS image sensor in which, when a buried photodiode is formed, a p-type impurity region may be formed simultaneously with a p-type LDD region in the photo diode region. Additionally, a p-type impurity region may be formed under side wall spacers, which may reduce leakage current of the photodiode. In embodiments, the method may include providing a semiconductor substrate divided into a pMOS region, a nMOS region, and a diode region, forming a shallow trench isolation (STI) on the semiconductor substrate, opening only the nMOS region and implanting low density n-type impurities to form an n-type LDD region, opening the diode region and pMOS region and implanting impurities to form a p-type impurity region and a p-type LDD region, opening only the diode region and implanting impurities to form an n-type impurity region, forming side wall spacers on both side walls of the gate, opening only the nMOS region and implanting high density n-type impurities to form an n-type source and drain region, and opening only the pMOS region and implanting high density p-type impurities to form p-type source and drain region.

A method of fabricating a CMOS image sensor is disclosed, by which image sensor characteristics are enhanced. In one aspect, the method includes forming a plurality of photodiodes in the photodiode region of a semiconductor substrate; stacking a first insulating layer over the semiconductor substrate including the photodiodes; forming a metal pad on the insulating layer in the pad region of the substrate; forming a second insulating layer over the semiconductor substrate including the metal pad; selectively etching exposed portions of the second insulating layer, using a mask, to form simultaneously a pad opening in the pad region and a trench in the photodiode region; selectively etching portions of the second insulating layer and the first insulating layer under the trench; and forming a slope on lateral sides of at least the second insulating layer.

A disclosed method comprises: forming an STI structure and a well region in a silicon substrate; forming a first dummy gate electrode including spacers and a first gate oxide layer on the well region; forming source and drain regions including an LDD structure around the first dummy gate electrode by using the first dummy gate electrode and the spacers as a ion implantation mask, and performing a thermal treatment; removing the first dummy gate electrode and the first gate oxide layer under the first dummy gate electrode; forming a second dummy gate electrode and a second gate oxide layer; forming a thin nitride layer and a PMD on the silicon substrate including the second dummy gate electrode; performing a CMP process for the thin nitride layer and the PMD until the top of the spacers is exposed; removing the second dummy gate electrode and the second gate oxide layer; forming a third gate oxide layer and polysilicon for a gate electrode; performing another CMP process until the top of the spacers is exposed; and additionally etching the upper portion of the gate electrode.

Method for fabricating transistor of semiconductor device

A method for forming dual gate electrodes using a damascene gate process is disclosed. A disclosed method comprises: growing a first gate oxide layer on a semiconductor substrate; performing a thermal treatment for a first gate oxide layer; removing a predetermined part of the first gate oxide layer until the top surface of the semiconductor substrate is exposed; growing a second gate oxide layer as a thin oxide layer on the exposed semiconductor substrate, thereby making the first gate oxide layer as a thick oxide layer; depositing polysilicon on the entire surface of the semiconductor substrate and forming dummy gates through a photolithography and an etching processes; forming sidewall spacers on the lateral faces of the dummy gates; forming source and drain regions in the substrate under both sides of the dummy gates; removing the dummy gates and the second gate oxide layer; forming an insulating layer where the second gate oxide layer is removed; performing a thermal treatment for the insulating layer; filling polysilicon for gate electrodes where the dummy gates were removed; and planarizing the resulting structure until the gate electrodes are exposed.
