Systems and methods for driving a non-volatile memory device in a standby operating condition are disclosed. A standby detection circuit detects whether the non-volatile memory system is in a standby condition. In response to determining that the non-volatile memory system is in a standby condition, a bias control circuit provides bias currents to drivers of the non-volatile memory system in a standby mode.

Low standby power with fast turn on method for non-volatile memory devices

A method for driving a non-volatile memory system is disclosed. A standby detection circuit detects whether the nonvolatile memory system is in a standby condition. In response to determining that the non-volatile memory system is in a standby condition, a bias control circuit reduces bias currents provided to drivers of the non-volatile memory system in a standby mode. The non-volatile memory system is operated in the standby mode after the bias currents have been reduced, where an output signal indicating the standby mode is maintained until a read instruction is detected.

Low standby power with fast turn on for non-volatile memory devices

Disclosed herein are systems, methods, and devices for parallel read and write operations. Devices may include a first transmission device coupled to a local bit line and a global bit line associated with a memory unit of a memory array. The first transmission device may be configured to selectively couple the global bit line to the local bit line. The devices may further include a first device coupled to the local bit line and a sense amplifier. The first device may be configured to selectively couple the local bit line to the sense amplifier. The devices may also include a second device coupled to the local bit line and an electrical ground. The second device may be configured to selectively couple the local bit line to the electrical ground.

Systems, methods, and devices for parallel read and write operations

A semiconductor circuit can include a plurality of arrays of transistors having differing characteristics and operating at low voltages and currents. A drain line drive signal may provide a potential to a drain line to which a selected transistor is connected. A row of drain mux circuits can provide reduced leakage current on the drain line drive signal so that more accurate current measurements may be made. A gate line drive signal may provide a potential to a gate line to which the selected transistor is connected. A column of gate line mux circuits can provide a gate line low drive signal to unselected transistors to reduce leakage current in unselected transistors so that more accurate drain current measurements may be made to the selected transistor.

An integrated circuit can include at least one slew generator circuit comprising at least one body biasable reference transistor, the slew generator circuit configured to generate at least a first signal having a slew rate that varies according to characteristics of the reference transistor; a pulse generator circuit configured to generate a pulse signal having a first pulse with a duration corresponding to the slew rate of the first signal; and a counter configured to generate a count value corresponding to a duration of the first pulse.

Porting a circuit design from a first semiconductor process to a second semiconductor process

A circuit can include a plurality of storage circuits, each having a pair of first conductivity type transistor having sources commonly connected to a first node, and gates and drains cross-coupled between first and second storage node; and a pair of second conductivity type transistor having sources commonly connected to a second node, and gates and drains cross-coupled between the first and second storage node; wherein each of the second conductivity type transistors comprises a screening region of the first conductivity type formed below the channel region and has a predetermined minimum dopant concentration. Alternatively, a circuit can include a pair of first conductivity type transistor having sources commonly connected to a first supply node configured to receive a first supply voltage, and gates and drains cross-coupled between first and second storage node; and a bias circuit configured to apply at least a first body bias voltage to bodies of the first conductivity type transistors that is different than the first supply voltage. Methods for designing such storage circuits are also disclosed.

Memory circuits and methods of making and designing the same

An integrated circuit having at least one array of circuit cells, each circuit cell having a plurality of transistors each performing a specified function, the transistors having predefined performance parameter margins for the specified function, the circuit cells designed by providing at least one operating condition for the circuit cell; providing a value of sigma over a predefined range; determining for each transistor, at least one variable transistor characteristic, which is defined by a semiconductor process that results in transistors having such transistor characteristics; providing an array of instances based upon the value of the sigma and using a design of experiments factorial calculation; providing a metric of interest by which to deter-nine pass/fail instances; extracting individual pass/fail instances for the metric of interest; and determining a yield for the array of circuit cells for the targeted operating condition.
