A transmit/receive switching assembly includes a symmetrical PIN diode-based switch to selectively connect an antenna port to one of a transmit port and a receive port, transmit bias control circuitry that receives a first bias control signal, receive bias control circuitry that receives a second bias control signal, and shunt bias control circuitry coupled between the symmetrical PIN diode-based switch and a reference node. The first and second bias control signals are simultaneously and oppositely switchable between first and second voltage values and together configured to operate the switch between a transmit mode where RF signal flow is enabled from the transmit port to the antenna port and isolation is provided between the antenna port and the receive port, and a receive mode where RF signal flow is enabled from the antenna port to the receive port and isolation is provided between the antenna port and the transmit port.

In some embodiments, a radio-frequency (RF) switch circuit can include a plurality of first switchable paths implemented between a pole and a first throw, with each first switchable path including one or more PIN diodes. The RF switch circuit can further include a second switchable path implemented between the pole and a second throw, with the second switchable path including one or more PIN diodes. The pole can be an antenna port, and the first and second throws can be transmit (TX) and receive (RX) ports, respectively.

Devices and methods are disclosed, related to high power diode switches. In some embodiments, a radio-frequency switch circuit can include a first switchable path implemented between a pole and a first throw, the first switchable path including one or more PIN diodes, and a second switchable path implemented between the pole and a second throw, the second switchable path including one or more PIN diodes. The radio-frequency switch circuit can further include a switchable shunt path implemented between the second throw and a ground, the switchable shunt path including at least one shunt PIN diode and a capacitance between the second throw and the at least one shunt PIN diode. The pole can be an antenna port, and the first and second throws can be transmit and receive ports, respectively.

Apparatus and methods for PIN diode switches for radio frequency electronic systems are provided herein. In certain configurations, a packaged switch including a packaging substrate including a die paddle and a thermally conductive substrate attached to the die paddle, one or more PIN diode switches attached to the thermally conductive substrate, and a driver chip attached to the die paddle and configured to generate a plurality of bias voltages operable to control biasing of the one or more PIN diode switches. The driver chip includes a switching regulator configured to generate a first bias voltage of the plurality of bias voltages and a charge pump configured to generate a second bias voltage of the plurality of bias voltages.

Apparatus and methods for PIN diode switches for radio frequency electronic systems

Apparatus and methods for radio frequency (RF) PIN diode switches are provided herein. In certain configurations, one or more PIN diode switches are integrated with a driver chip in a common package. The driver chip includes voltage regulators, such as switching regulators and/or charge pumps configured to generate voltage levels used to control biasing of the PIN diode switches. Thus, the packaged switch can operate using a single power supply voltage, which the voltage regulators of the driver chip use to generate biasing voltage levels used for controlling the PIN diode switches.
