In the fabrication of a junction field effect transistor, specifically a static induction transistor, an epitaxial layer of high resistivity N-type silicon is grown on a substrate of low resistivity N-type silicon. A plurality of elongated parallel grooves separated by interposed ridges are formed by reactive ion etching. A layer of silicon oxide is grown on all exposed surfaces including the side walls and bottoms of the grooves. Fluorine is ion implanted into the silicon oxide. The grooves are filled with deposited silicon oxide or polycrystalline silicon, and material is removed to form a flat planar surface with the silicon at the surfaces of the ridges exposed. P-type doping material is ion implanted into alternate (gate) ridges. The wafer is heated to diffuse the P-type doping material and form gate regions. Heating also activates the implanted fluorine ions which react with unbonded silicon atoms at the silicon oxide-silicon interface thus quenching vacant bond sites. N-type doping material is ion implanted in the top of the intervening (source) ridges. Metal contacts are applied to the gate ridges, source ridges, and the bottom of the substrate.

Method of manufacturing semiconductor devices

Miniature lasers comprise a high neodymium content aluminophosphate glass composition as the active lasing medium, disposed in an optical cavity defined by a first totally reflective mirror and a second partially transmissive mirror, and an optical pumping means which can be either a flashlamp or a light emitting diode. The aluminophosphate glass laser material consists essentially of from 0.01 to 13 mole percent neodymium oxide, from 25 to 35 mole percent aluminum oxide, and from 60 to 70 mole percent phosphorus pentoxide.

A self-centering device supports a generally cylindrically shaped workpiece. A pair of parallel, substantially horizontal shares are mounted within a mounting frame and traverse an opening therewithin. A pair of rolling bearings are adapted for reciprocating movement axially along the two shafts, respectively, with a first connecting rod coupled to the two bearings, so that the resulting rod and bearings can be reciprocated in the direction parallel to the axes of the shafts. In similar fashion, two other rolling bearings are adapted for reciprocating movement axially along the shafts, respectively, with a second connecting rod coupled to the latter bearings so that the resulting rod and latter bearing combinations can be reciprocated in the direction parallel to the axes of the shafts. A first connecting rod bearing is adapted for reciprocating movement axially along the first connecting rod. A second connecting rod bearing is adapted for reciprocating movement axially along the second connecting rod. A mounting carriage, coupled to the two connecting rod bearings, house a spherical-seated, self-aligning bearing which can support the workpiece so the axis of the workpiece can be moved at an appreciable angle in any direction, thus supporting the workpiece against the resultant of a force of tension along a generally downward direction and of a force due to gravity. Means can be provided for providing movement to the frame so that the preform can be lowered into a furnace. The preform is self-centering with respect to the device without the necessity of operator intervention and without the necessity of monitoring and feedback of electrical signals to the device.

Self-centering apparatus for making optical fibers

A luminescent glass comprising a host material consisting essentially of 25 to 36 mole percent Al.sub.2 O.sub.3, the balance P.sub.2 O.sub.5, and which is doped with cerium and terbium. The glass is an efficient emitter of visible radiation, predominantly green, when excited by ultraviolet radiation.

Aluminophosphate luminescent glass

Novel glass compositions are provided which are enclosed by the iso-composition lines, 2 and 18 mole percent P.sub.2 O.sub.5, 30 and 70 mole percent Al.sub.2 O.sub.3 and 20 and 60 mole percent B.sub.2 O.sub.3. The compositions can contain the usual oxide modifiers. These composition are characterized by refractive indices between about 1.47 and 1.58, densities between about 2.1 and 2.7 gm/cm.sup.3, thermal expansion coefficients between about 26 .times. 17.sup.-7 /C.degree. and 55 .times. 10.sup.-7 /C.degree., and glass transition points of between about 600 and 820.degree. C.

Aluminum borophosphate glass compositions

A process is described for forming glass optical fibers by heating a glass composition to vaporize a component of the composition at the surface to reduce the refractive index of the glass surface. Four alternative processes can be used: heat treating a fiber preform followed by drawing the fiber, simultaneous heat treating and fiber pulling from a glass melt, fiber pulling followed by heat treating or heat treating the surface of a melt followed by drawing a fiber or preform so that the surface of the melt comprises the cladding.

Method of forming optical fibers

Novel optical fibers are formed from glass compositions enclosed by the iso-composition lines, 2 and 18 mole percent P.sub.2 O.sub.5, 30 and 70 mole percent Al.sub.2 O.sub.3 and 20 and 60 mole percent B.sub.2 O.sub.3 or glass compositions bounded by lines connecting the compositions 28 m% Al.sub.2 O.sub.3 -- 72 m% P.sub.2 O.sub.5 -- 0 m% B.sub.2 O.sub.3 ; 5 m% Al.sub.2 O.sub.3 -- 45 m% P.sub.2 O.sub.5 -- 50 m% B.sub.2 O.sub.3 ; 10 m% Al.sub.2 O.sub.3 -- 30 m% P.sub.2 O.sub.5 -- 60 m% B.sub.2 O.sub.3 and 42 m% Al.sub.2 O.sub.3 -- 58 m% P.sub.2 O.sub.5 -- 0 m% B.sub.2 O.sub.3. The glass compositions forming the optical fibers can contain the usual oxide modifiers.

Optical fibers formed of aluminum borophosphate glass compositions

This application relates to red emitting phosphors of the formula Li.sub.1.sub.-x Ca.sub.2x Al.sub.5.sub.-x O.sub.8 :Fe.sup.+.sup.3 or LiCa.sub.x Al.sub.5.sub.-2x Si.sub.x O.sub.8 :Fe.sup.+.sup.3 wherein 0.005.ltoreq.x.ltoreq.0.25. These phosphors may be used in fluorescent lamps or in cathodoluminescent screens for cathode-ray tubes where red emission is desired.

Red emitting phosphors

A fluorescent lamp having a phosphor coating on the inside surface of the tubular glass envelope, the phosphor coating comprising finely divided phosphor particles coated with a glassy phosphate material. The lamp is prepared by providing an aqueous slurry of the phosphor particles in a solution containing a material yielding a phosphate glass upon firing, coating the interior envelope walls with the aqueous suspension, and firing the phosphor coating at a temperature which promotes the formation of the phosphate glass coating about the particulate phosphor material. A suitable phosphate glass-yielding material is ammonium dihydrogen phosphate, and phosphor coatings produced therewith have been found to have improved adherence to the envelope walls.
