The tris(trimethylsilyl)silanol (H-SST) ligand can be reacted with a Group 4 or 5 metal alkoxides in a solvent to form an SST-modified metal alkoxide precursor. Exemplary Group 4 precursors include [Ti(SST)(OR)] (OR=OPr, OBu, ONep); [Ti(SST)(OBu)]; [Zr(SST)(OBu)(py)]; [Zr(SST)(OR)] (OR=OBu, ONep); [Hf(SST)(OBu)]; and [Hf(SST)(ONep)(py)] (n=1, 2), where OPr=OCH(CH), OBu=OC(CH), OBu=O(CH)CH, ONep=OCHC(CH), and py=pyridine. Exemplary Group 5 precursors include [V(SST)(py)]; [Nb(SST)(OEt)]; [Nb(O)(SST)(py)]; 2[H][(Nb(&#x3bc;-O)(SST))(&#x3bc;-O)]; [NbO(OEt)(SST).&#x2155;NaO]; [Ta(SST)(&#x3bc;-OEt)(OEt)]; and [Ta(SST)(OEt)]; where OEt=OCHCH. When thermally processed, the precursors can form unusual core-shell nanoparticles. For example, HfO/SiOcore/shell nanoparticles have demonstrated resistance to damage in extreme irradiation and thermal environments.
