A dynamic memory structure is disclosed. The dynamic memory structure includes: a substrate; a first strip semiconductor material disposed on the substrate and extending along a first direction; a gate standing astride the first strip semiconductor material, extending along a second direction and dividing the first strip semiconductor material into a first source terminal, a first drain terminal and a first channel region; a first dielectric layer sandwiched between the gate and the first strip semiconductor material; a first capacitor unit disposed on the substrate and comprising the first source terminal serving as a bottom electrode, a second dielectric layer covering the first source terminal to serve as a capacitor dielectric layer and a capacitor metal layer covering the second dielectric layer to serve as a top electrode. Preferably, the first source terminal and the first drain terminal have asymmetric shapes.

Dynamic memory structure

A high speed memory chip module includes a type of memory cell array group and a logic unit. The type memory cell array group includes multiple memory cell array integrated circuits (ICs), and each of the memory cell array ICs has a data bus and at least one memory cell array, and corresponds to first metal-oxide-semiconductor field-effect transistor (MOSFET) gate length corresponding to a first MOSFET process. The logic unit accesses the type of memory cell array group through a first transmission bus, where bus width of the first transmission bus is wider than bus width of the data bus of each of the memory cell array ICs. Corresponding to a second MOSFET process, the logic unit has a second MOSFET gate length which is shorter than the first MOSFET gate length.

A dynamic memory structure includes a strip semiconductor material disposed on a substrate, a gate standing astride the strip semiconductor material and dividing the strip semiconductor material into a source terminal, a drain terminal and a channel region wherein a source width of the source terminal is larger than or equal to a channel width, a dielectric layer sandwiched between the gate and the strip semiconductor material, and a capacitor unit disposed on the substrate and including the source terminal serving as a lower electrode.

A process for fabricating a capacitor over bitline, DRAM device, using a self-aligned contact opening, through, and between the bitline structures, and featuring the formation of insulator spacers, on the sidewall of the bitline structures, formed after the opening of the self-aligned contact, has been developed. The self-aligned contact opening, located through the bitline structures, allows an increase in DRAM cell density to be achieved. The formation of insulator spacers, on the sidewall of the bitline structures, formed after the opening of the self-aligned contact, in a silicon oxide layer, allows silicon oxide to be used as the spacer material, thus resulting in capacitance decrease when compared to counterparts fabricated using silicon nitride spacers.

A DRAM device having improved performance of peripheral circuitry is described. The performance is improved by selectively having MOS transistors with a thinner gate oxide in peripheral circuits having a lower voltage applied to their gate electrodes. The DRAM device will maintain reliability by having MOS transistors with a thicker gate oxide in the memory cells and selected peripheral circuitry that are subjected to a higher voltage at their gate electrodes. Further this invention describes methods of fabricating the DRAM device with selectively placed multiple gate oxide thickness.

High performance DRAM structure employing multiple thickness gate oxide

A method for making a DRAM MOSFET integrated circuit and resulting device having low leakage and long retention time in a semiconductor wafer is described. A pattern of gate dielectric and gate electrode structures is provided over the semiconductor wafer having a first conductivity imparting dopant in the cell array region and the peripheral circuits region of the integrated circuit. The pattern of gate dielectric and gate electrode structures as a mask for ion implantation to form lightly doped regions of a second and opposite conductivity imparting dopant in the semiconductor wafer wherein certain of the lightly doped regions within the cell array region are to be bit line regions and capacitor node regions. A capacitor is formed within the cell array region. An interlevel dielectric insulating layer is formed over the surface of the structure. A highly doped bit line contact is formed to the bit line regions. The structure is heated to anneal out the ion implantation damage in the lightly doped regions caused by the ion implantation into the lightly doped regions and to cause outdiffusion from the doped bit line contact layer to form a highly doped bit line contact within certain of the lightly doped regions wherein the low leakage and long retention time are the resulting circuit characteristics.

Lightly Depleted PMOS (LDP) substrate-plate trench-capacitor (SPT) cell Array architecture is disclosed including three types of devices: An enhancement NMOS transistor (ENMOS) which has a n+ poly gate with a positive threshold voltage range, an enhancement PMOS transistor (EPMOS) having a p+ poly gate with a negative threshold voltage range, and a lightly depleted PMOS transistor (LDPMOS) having a p+ poly gate. The LDPMOS is used as the access transistor in the SPT cell with body biased at the power supply voltage VDD, and can also be used in the write drivers. A sense amplifier is included which is a CMOS cross-coupled latch. An n-well is biased at a lower voltage than VDD, such as (VDD--Vg) where Vg is the silicon bandgap, and the lower thresholds enhance faster sensing. The CMOS cross-coupled latch is activated by turning on latching devices. The bitlines are prevented from charging to greater than VDD--Vg, which could cause the array devices of unselected cells to conduct current and alter the stored low-voltage state of such cells.

A stacked bit-line architecture utilizing high density cross-point memory arrays forms a DRAM semiconductor memory device. The true and complementary bit-line pairs connected to the respective memory cell arrays are formed in two metal layers, one above the other. A bit-line interconnector region is provided that uses a third interconnection layer together with the first and second layers to transpose the vertical stacking of each pair and to transpose the planar alignment of adjacent bit-line pairs. The DRAM memory cell array has a high density cross-point memory cell architecture that behaves electrically as a folded bit-line array.

A structure and fabrication process for a self-aligned, lightly-doped drain/source n-channel field-effect transistor wherein a trench is formed in a well region in a wafer including an epitaxial layer on a substrate. A first, heavily doped drain region and bit line element is formed around the trench on the surface of the well, and a second, lightly-doped drain region is formed proximate to the first drain region and self-aligned to the trench sidewalls. A source region is located beneath the trench, which is filled with polysilicon, above which is gate and further polysilicon forming a transfer wordline. The well region at the trench sidewalls are doped to control the device threshold level, and the device is thereby also located at a wordline/bitline cross-point.

Method of fabricating cross-point lightly-doped drain-source trench

A method of forming a bridge contact between a source diffusion region of a transfer gate FET and a polysilicon-filled trench storage capacitor electrodes of the FET. A layer of titanium is evaporated at a temperature of approximately 370.degree. C., so that the titanium has a substantially columnar grain structure and a minimum of matrix material. The bottom portions of the columnar grains have a lateral length that approximates the lateral length of the dielectric separating the source diffusion from the poly-filled trench. Thus, upon sintering at 700.degree. C. in an N.sub.2 atmosphere, titanium silicide will form over all exposed silicon regions as well as the dielectric, without shorting the FET electrodes together.
