There are provided: an isolation protruding upward from a semiconductor substrate in an active region; a gate electrode formed in the active region; and a pair of dummy electrodes formed to extend over the active region and the isolation and substantially in parallel with the gate electrode. Each of the gate electrode and dummy electrodes is composed of a lower film and an upper film. The lower films of the dummy electrodes are formed flush with the isolation and in contact with the side edges of the isolation. With the dummy electrodes, any gate electrode can be formed in a line-and-space pattern, so that the finished sizes of the gate electrode become uniform. This enables a reduction in gate length and therefore provides a semiconductor device of higher integration which is operable at a higher speed and substantially free from variations in finished size resulting from the use of different gate patterns.

Semiconductor device and method of manufacturing the same

A polysilicon electrode is formed in an active area surrounded by an isolation on a silicon substrate with a gate oxide film sandwiched therebetween, a polysilicon wire is formed on the isolation, and a source/drain region is formed on both sides of the polysilicon electrode. On the both sides of a polysilicon film constituting the electrode and the wire are formed side walls having a height that is 4/5 or less of the height of the polysilicon film. Furthermore, the polysilicon film is provided with a silicide layer in contact with the top surface and portions of the side surfaces of the polysilicon film projecting from the side walls, and another silicide layer is formed in contact with the source/drain region. Since the sectional area of the silicide layer is increased, the resistance value can be suppressed even when the dimension of the polysilicon film is minimized. Thus, the invention provides a semiconductor device including an FET having a low resistance value applicable to a refined pattern.

Semiconductor device having finely configured gate electrodes

In a CMOS semiconductor device, low-dose ion implant of p-type impurity and n-type impurity is successively conducted to both n-MOSFET and p-MOSFET after formation of gate electrodes. Thereafter, when source/drain regions are formed at each MOSFET, p.sup.- regions function as local punch through stoppers in the n-MOSFET and n.sup.- regions function as the local punch through stoppers in the p-MOSFET. At this time, respective doses of n-type and p-type impurities are adjusted so that lowerings of threshold values of the channel regions are almost equal to each other. Thus, short channel effect is prevented, while reducing the step of forming two resist masks. With side walls, the CMOS semiconductor device with less short channel effect and high durability to hot carrier is manufactured without increase in the step of forming the resist masks.
