A resistive memory device includes a first word line extending in a first horizontal direction, a second word line extending on the first word line in the first horizontal direction, a third word line extending on the second word line in the first horizontal direction, a first bit line extending between the first and second word lines in a second horizontal direction, a second bit line extending between the second and third word lines in the second horizontal direction, and memory cells respectively arranged between the first word line and the first bit line, between the first bit line and the second word line, between the second word line and the second bit line, and between the second bit line and the third word line. A thickness of the second word line is greater than a thickness of each of the first word line and the third word line.

Resistive memory device

A method of manufacturing a memory device includes forming a transistor on a substrate, forming a lower interlayer insulating layer covering the transistor, forming a hydrogen supply layer on the lower interlayer insulating layer, forming a hydrogen blocking layer on the hydrogen supply layer, annealing the transistor, the lower interlayer insulating layer, and the hydrogen supply layer, forming a memory cell on the hydrogen blocking layer after the annealing, and forming an upper interlayer insulating layer surrounding the memory cell and having a third average hydrogen concentration less than the second average hydrogen concentration.

Method of manufacturing memory device

A variable resistance memory device includes a memory unit including a first electrode, a variable resistance pattern and a second electrode sequentially stacked on a substrate, a first selection structure on the memory unit, a third electrode structure on the first selection structure, and an anti-fuse including a fourth electrode, a second selection structure and a fifth electrode structure sequentially stacked. The fourth electrode directly contacts the second selection structure, and a bottom of the fourth electrode is lower than a bottom of the second electrode.

Variable resistance memory devices

A variable resistance memory device includes: a substrate including a peripheral region and a core region, the core region including a far region spaced apart from the peripheral region and a near region between the far region and the peripheral region; first conductive lines disposed on the substrate and extending in a first direction; second conductive lines disposed on the first conductive lines and extending in a second direction intersecting the first direction, and memory cells disposed between the first and second conductive lines on the core region. The memory cells include a near memory cell disposed on the near region, and a far memory cell disposed on the far region, wherein a resistance or threshold voltage of the near memory cell, controlling connection of each of the memory cells to a corresponding one of the second conductive lines, is different from that of the far memory cell.

Variable resistance memory device

A semiconductor device includes a first word line and a second word line extending abreast of each other in a first direction. A bit line extends between the first word line and the second word line in a second direction intersecting the first direction. A lower electrode is formed on one surface of the first word line. An ovonic threshold switch (OTS) is formed on the lower electrode. An intermediate electrode is formed on the OTS. A phase change memory (PCM) is formed on the intermediate electrode, and an upper electrode is formed between the first PCM and a surface of the bit line. The width of the first upper electrode in the second direction is narrower than the width of the first intermediate electrode in the second direction.

Semiconductor device and method for fabricating the same

A memory cell pillar of a memory device includes a heating electrode having a base portion (leg) and a fin portion (ascender), and a selection device between a first conductive line and the heating electrode. A side surface of the selection device and a side surface of the fin portion extend along a first straight line. Variable resistance memory devices and methods of manufacturing the same

A semiconductor device includes: a first memory cell, a bit line and a second memory cell. The first memory cell has a first stack structure including a first memory layer between a first heater electrode and a first ovonic threshold switching device. The bit line is on the first memory cell. The second memory cell is on the bit line, and has a second stack structure including a second memory layer between a second ovonic threshold switching device and a second heater electrode. The first and second stack structures are symmetrical with respect to the bit line.

A semiconductor device including a data storage pattern is provided. The semiconductor device includes a first conductive line disposed on a substrate and extending in a first direction, a second conductive line disposed on the first conductive line and extending in a second direction, and a first data storage structure and a first selector structure disposed between the first conductive line and the second conductive line and connected in series. The first data storage structure includes a first lower data storage electrode, a first data storage pattern, and a first upper data storage electrode. The first data storage pattern includes a first side surface and a second side surface facing each other. The first upper data storage electrode and the first portion of the first lower data storage electrode are disposed to be closer to the first side surface of the first data storage pattern than to the second side surface of the first data storage pattern.

Memory device including ovonic threshold switch adjusting threshold voltage thereof

A variable resistance memory device includes a plurality of first conductive layer pattern, a plurality of second conductive layer patterns over the first conductive layer patterns, and a plurality of lower cell structures including a switching element and a variable resistance element, the lower cell structures being formed at intersections at which the first conductive layer patterns and the second conductive layer patterns overlap each other. The first conductive layer patterns, the second conductive layer patterns and the lower cell structures serves as one of a memory cell, a first dummy pattern structure and a second dummy pattern structure. The first dummy pattern structure is formed on both edge portions in the first direction, and the second conductive layer pattern of the first dummy pattern structure protrudes in the first direction from a sidewall of the lower cell structure thereunder, and the second dummy pattern structure is formed on both edge portions in the second direction, and the first conductive layer pattern of the second dummy pattern structure protrudes in the second direction from a sidewall of the lower cell structure thereon. Failures of the variable resistance memory device due to the etch residue may decrease.

A variable resistance memory device includes upper interconnections on a substrate, first and second word lines provided between the substrate and the upper interconnections and vertically spaced apart from each other, a first bit line disposed between the first and second word lines and intersecting the first and second word lines, memory cells provided in an intersecting region of the first word line and the first bit line and an intersecting region of the second word line and the first bit line, a first word line contact directly connecting the first word line to a corresponding one of the upper interconnections, and a second word line contact directly connecting the second word line to a corresponding one of the upper interconnections.

A memory device is provided. The memory device includes bit lines that extend in a first direction on a substrate, word lines configured to vertically cross the bit lines, memory cells formed at intersections of the bit lines and the word lines, a first low permittivity layer configured to fill spaces between the bit lines and partially fill spaces between the memory cells formed on bottom surfaces of the word lines, a first dielectric layer stacked on an upper surface of the first low permittivity layer between the memory cells, a second dielectric layer configured to fill spaces between the memory cells formed on upper surfaces of the bit lines, and a second low permittivity layer stacked on an upper surface of the second dielectric layer and configured to fill spaces between the word lines. The first and second low permittivity layers have lower permittivity than the first and second dielectric layers.
