A semiconductor storage device according to an embodiment includes a first word line connected to a gate of a first memory cell transistor, a second word line connected to a gate of a second memory cell transistor, a first word line selection transistor capable of supplying a voltage from a voltage supply circuit to the first word line, a second word line selection transistor capable of supplying the voltage from the voltage supply circuit to the second word line, an insulating film provided between the first word line selection transistor and the second word line selection transistor, and a first wiring having at least a part provided on the insulating film and extending in a first direction, in which the voltage supply circuit is capable of supplying a first voltage lower than a ground voltage to the first wiring.

Semiconductor storage device

A semiconductor memory device includes a substrate, a memory cell array separated from the substrate, and a plurality of first bonding pad electrodes away from the memory cell array. The substrate includes a plurality of first and second regions arranged alternately. The memory cell array includes a plurality of conductive layers extending across the plurality of first and second regions, a plurality of semiconductor layers disposed in the plurality of first regions, and a plurality of first contacts disposed in the plurality of second regions. When a distance between a center position of the first bonding pad electrode and a center position of the first contact closest to the first bonding pad electrode is defined as a first distance, a difference between a largest first distance and a smallest first distance among a plurality of first distances is 400 nm or less.

According to one embodiment, a semiconductor device includes a substrate, an interconnect layer, a layer stack, and a first silicon nitride layer. The interconnect layer includes a transistor provided on the substrate and a first interconnect electrically coupled to the transistor and is provided above the transistor. The layer stack is provided above the interconnect layer and includes conductive layers stacked with an insulation layer interposed between two of conductive layers of each pair of conductive layers. The first silicon nitride layer is provided between the interconnect layer and the layer stack.

Semiconductor device having a bonding pad area of a first wiring layer overlaps a bonding pad electrode of a second wiring layer

A semiconductor device according to an embodiment includes a semiconductor layer having a first plane and a second plane, an insulating layer provided in the first plane side of the semiconductor layer, a metal layer provided on or above the insulating layer, and a through electrode penetrating through the semiconductor layer and in contact with the metal layer. When a width of the through electrode in the first plane is a first width, a width of the through electrode in an intermediate plane between the first plane and the second plane is a second width, and a width of the metal layer is a third width, a first difference between the second width and the first width is larger than a second difference between the third width and the first width.

Semiconductor device having a through electrode and method of manufacturing the same

A semiconductor device of an embodiment includes a semiconductor layer, a first conductor, a first conductive layer, a first insulating layer, a second conductive layer, and a plurality of second conductors. The semiconductor layer has a first region and a second region. The first conductor is provided in the semiconductor layer. The first conductive layer is electrically connected to the first conductor. The first insulating layer is provided in the semiconductor layer with at least part of the first insulating layer being provided between the first conductive layer and the semiconductor layer. A distance from the first insulating layer to the first region is smaller than a distance to the second region. A first distance to the first region from a plane that includes a first interface between the first insulating layer and the first conductive layer is larger than a second distance from the plane to the second region.

According to one embodiment, a semiconductor device includes: a semiconductor substrate, the semiconductor substrate having first and second surfaces; conductive regions extending in a direction from the first surface side toward the second surface side of the semiconductor substrate, the conductive regions including first and second vias; a first semiconductor region surrounding a part of each of the conductive regions on the second surface side of the semiconductor substrate, a portion other than a front surface of the first semiconductor region being surrounded by the semiconductor substrate; a first electrode provided on the second surface side; second electrodes provided on the first surface side, one of the second electrodes being in contact with one of the conductive regions; and an insulating film provided between each of the conductive regions and the semiconductor substrate, and between each of the conductive regions and the first semiconductor region.

According to one embodiment, a nonvolatile semiconductor storage device includes a word line transfer unit which transfers voltage applied to a memory cell selected on the basis of an address to a word line. The word line transfer unit includes a word line transfer transistor which is arranged in a first layout area of the word line transfer unit and transfers voltage applied to the memory cell to the word line and a dummy word line transfer transistor which is arranged in a second layout area provided outside an end of the first layout area and does not transfer voltage applied to the memory cell to the word line.

Nonvolatile semiconductor storage device

A non-volatile semiconductor memory device includes a memory cell configured to allow electrical writing and erasing, a bit line configured to transmit a potential corresponding to data stored in the memory cell in a column direction, a sense amplifier circuit configured to detect a potential of the bit line, and a bit line coupling circuit coupled between the bit line and the sense amplifier circuit. The bit line coupling circuit includes a first bit line coupling transistor in an outer layout area of the bit line coupling circuit and a second bit line coupling transistor in an inner layout area of the bit line coupling circuit. The first bit line coupling transistor has a longer distance in a channel length direction or in a channel width direction between an impurity diffused layer coupled to the bit line and an element isolation area than the second bit line coupling transistor.

Non-volatile semiconductor memory device

A semiconductor device according to an embodiment includes a gate wire including a laminated film in which a polysilicon film, a barrier conductive film, and a metal film are laminated in this order; a first contact plug/upper layer wire arranged above the source or the drain; a second upper layer wire arranged above an element isolation region; a second contact plug arranged apart from the second upper layer wire and connecting the metal film and the polysilicon film above a channel region; and a third contact plug formed apart from the polysilicon film in the element isolation region and connecting the second upper layer wire and the metal film. The second contact plug includes a barrier metal in contact with the polysilicon film and the barrier conductive film is made of WN, TaN, or Ta and the barrier metal is made of Ti or TiN.
