A semiconductor device includes a semiconductor substrate, an ONO (oxide/nitride/oxide) film provided on the semiconductor substrate, a control gate provided on the ONO film, a first low-resistance layer, and a second low-resistance layer in contact with the first low-resistance layer, the second low-resistance layer having a sheet resistance lower than the first low-resistance layer. With this configuration, it is possible to downsize the memory cell and provide a fabrication method of the semiconductor device in which the peripheral circuit can be fabricated with simple fabrication processes.

Semiconductor memory device having lowered bit line resistance

There is provided a semiconductor device including bit lines () formed in a semiconductor substrate (), insulating film lines () located on the bit lines () to successively run in a length direction of the bit lines (), gate electrodes () located above the semiconductor substrate () between the bit lines (), and word lines () located on the gate electrodes () to run in a width direction of the bit lines (), a trench region () formed between the bit lines () and the between word lines () in the semiconductor substrate, and there is also provided a fabrication method therefor. According to the present invention, it is possible to provide a semiconductor device where elements can be isolated between the word lines () and memory cells can be miniaturized, and to provide a fabrication method therefor.

Semiconductor device and fabrication method therefor

The present invention provides semiconductor device and a fabrication method therefor. The semiconductor device includes trenches () formed in a semiconductor substrate (), first ONO films () provided on both side surfaces of the trenches, and first word lines () provided on side surfaces of the first ONO films () and running in a length direction of the trenches (). According to the present invention, it is possible to provide a semiconductor device and a fabrication method therefor, in which higher memory capacity can be achieved.
