Hanging-strap information display device

A distance between a mask and a wafer is set such that exposure light beams emerged from the mask are converged by the projection lens to be focused on the wafer. Two light beams with same wavelength of the alignment light beam emerge from a first point (b) which is located far away from the mask, and are focused on the wafer or neighborhood of it by the projection lens. Two mask marks of diffraction gratings are formed on the mask and spaced at a predetermined distance from each other. When the alignment light beams are applied to the mask marks, two diffracted light beams of predetermined order emerge individually from the mask marks in such a manner that the respective optical axes of the two diffracted light beams, which are directed oppositely to of the diffracted light beams, intersect each other on the first point. Thus, the diffracted light beams advance as if the diffracted light beams were the two light beams emerging from the first point. Therefore, the two diffracted light beams can be focused on the wafer or neighborhood of it or can be incident on a wafer mark which is a diffraction grating. Thus, rediffracted light beams emerge from the wafer mark and are detected, so that the mask and the wafer are aligned with each other. Accordingly, the alignment can be performed, despite a great diffraction between the wave-lengths of the exposure light beam and the alignment light beam.

Method and an apparatus for aligning first and second objects with each

A distance between a mask and a wafer is set such that exposure light beams emerged from the mask are converged by the projection lens to be focused on the wafer. According to the present invention, two mask marks of diffraction gratings are formed on the mask and spaced at a predetermined distance from each other. When the alignment light beams are applied to the mask marks, two diffracted light beams of predetermined order emerge individually from the mask marks in such a manner that the respective optical axes of the two diffracted light beams, which are directed opposite to the advancing direction of the diffracted light beams, intersect each other one the first point. Thus, the diffracted light beams advance as if the diffracted light beams were the two light beams emerging from the first point. Therefore, the two diffracted light beams can be focused on the wafer or neighborhood of it. The diffracted light beams can be incident on a wafer mark which is formed on the wafer and is diffraction grating. Thus rediffracted light beams emerge from the wafer mark and are detected, so that the mask and the wafer are aligned with each other. Accordingly, the alignment can be performed, despite a great diffraction between the wave-lengths of the exposure light beam and the alignment light beam.

In an electric motor unit, a spindle is rotatably supported by bearing sections of a dynamic-pressure type, and is floated along its axis by a magnetic thrust bearing. At the bearing sections, air current layers are formed in the gaps between journals of the spindle and bearings by elongated parallel grooves formed along the axis, and the spindle is supported by pressure distributed over the air current layers. In the thrust bearing, rotor magnets fixed to the spindle are attracted to stator magnets fixed to the housing and surrounding the rotor magnets. The spindle is floated along the axis by the attraction between the magnets.

Electric motor with hydrodynamic pressure and magnetic thrust bearings

A shaft is fixed within a motor housing in an electric motor unit. The shaft is provided with bearing sections having herringbone-shaped grooves formed therein. The shaft is inserted into a hollow cylindrical spindle and the journal sections in the smooth inner surface of the spindle are allowed to face the bearing sections so as to constitute a dynamic pressure type radial bearing supporting the spindle in the radial direction. Stator ring magnets are fixed to the motor housing, and rotor ring magnets are fixed to the hollow cylindrical shaft. The inner surface of the stator magnets faces the outer surface of the ring magnets. These magnets are magnetized such that the mutually facing regions have opposite magnetic poles. The stator and rotor magnets form a magnetic thrust bearing; that is, the spindle is suspended by the attractive force generated between the magnets.

Polygonal mirror optical deflector

In a rotating mirror scanner, a polygonal mirror is fixed between a pair of journals of a spindle. A rotor is fixed on the spindle, and a rotor magnet constituting a magnetic thrust bearing is fixed to one end of the spindle. One bearing of a dynamic pressure type and a ring-shaped stator magnet which constitutes the magnetic thrust bearing are both fixed in a hollow housing having an opening. The spindle is inserted into the housing through the opening thereof so that the outer peripheral surface of the rotor magnet faces the inner peripheral surface of the stator magnet, and that one journal is fitted in the one bearing. Thus, the spindle is set in the housing. A cover having the other bearing is fitted in the opening of the housing so that the other journal is supported by the other bearing.

Rotating mirror scanner

A concentricity evaluating system has a stage supported by a hydrostatic bearing in at least one of radial and thrust directions. The angle of rotation of the stage is detected by a rotation angle detector. On the stage a hollow cylindrical member is fixed coaxially. Onto the upper end face of the hollow cylindrical member or into the hole thereof a light beam is applied from a light emitting means, whereby a clear image of the profile of the hole is formed. The image thus formed is enlarged by an optical system. The light beam passing through the optical system reaches a photodiode array which is positioned across a part of the enlarged image. The hollow cylindrical member is rotated, and a displacement meter is detected how the circumference of the hollow cylindrical member varies as the member rotates. Data from the displacement meter, photodiode array and the rotation angle detector are fed to an interface and processed. The data thus processed are fed to a computer, which perform arithmetic operations on these data, thus evaluating the concentricity of the hollow cylindrical member.

Concentricity evaluating system

A precise feeding table apparatus which comprises an XY-table assembly including a Y-table and an X-table mounted thereon. Electric motors for supplying a driving force to feed the X- and Y-tables are set on a base of the table apparatus. A driving shaft of the electric motor for the Y-table takes the form of a ball screw to cause a guide carriage supported by the driving shaft to make a minute reciprocation. A moment derived from the reciprocation of the guide carraige is not directly transmitted to the Y-table. A connection rod moving jointly with the guide carriage is connected to an output shaft fitted to the Y-table by means of a coupling including a fluid bearing. The fluid bearing supports the connecting rod in contactless relationship, thereby preventing the vibrations and moments of the connecting rod from being transmitted to the output shaft.
