A MEMS device and methods of forming are provided. A dielectric layer of a first substrate is patterned to expose conductive features and a bottom layer through the dielectric layer. A first surface of a second substrate is bonded to the dielectric layer and the second substrate is patterned to form a membrane and a movable element. A cap wafer is bonded to the second substrate, where bonding the cap wafer to the second substrate forms a first sealed cavity comprising the movable element and a second sealed cavity that is partially bounded by the membrane. Portions of the cap wafer are removed to expose the second sealed cavity to ambient pressure.

MEMS devices and methods of forming the same

A method for forming a micro-electro-mechanical system (MEMS) device structure is provided. The method includes forming a substrate over a micro-electro-mechanical system (MEMS) substrate. The substrate includes a semiconductor via. The method also includes forming a dielectric layer over a top surface of the substrate, and forming a polymer layer over the dielectric layer. The method further includes patterning the polymer layer to form an opening, and the semiconductor via is exposed by the opening. The method includes forming a conductive layer in the opening and over the polymer layer, and forming an under bump metallization (UBM) layer on the conductive layer. The method further includes forming an electrical connector over the UBM layer, wherein the electrical connector is electrically connected to the semiconductor via through the UBM layer.

Method for forming micro-electro-mechanical system (MEMS) structure

A method for forming a micro-electro-mechanical system (MEMS) device structure is provided. The MEMS device structure includes a micro-electro-mechanical system (MEMS) substrate, and a substrate formed over the MEMS substrate. The substrate includes a semiconductor via through the substrate. The MEMS device structure includes a dielectric layer formed over the substrate and a polymer layer formed on the dielectric layer. The MEMS device structure also includes a conductive layer formed in the dielectric layer and the polymer layer. The conductive layer is electrically connected to the semiconductor via, and the polymer layer is between the conductive layer and the dielectric layer.

Micro-electro-mechanical system (MEMS) structure including isolation ring at sidewalls of semiconductor via and method for forming the same

Micro-electromechanical (MEMS) devices and methods of forming are provided. The MEMS device includes a first substrate including a first conductive feature, a first movable element positioned over the first conductive feature, a second conductive feature, and a second movable element positioned over the second conductive feature. The MEMS device also includes a cap bonded to the first substrate, where the cap and the first substrate define a first sealed cavity and a second sealed cavity. The first conductive feature and the first movable element are disposed in the first sealed cavity and the second conductive feature and the second movable element are disposed in the second sealed cavity. A pressure of the second cavity is higher than a pressure of the first sealed cavity, and an out gas layer is disposed in a recess of the cap that partially defines the second sealed cavity.

MEMS device with multi pressure

A microelectromechanical systems (MEMS) structure having a stopper integrated with a MEMS substrate is provided. A first substrate has a dielectric layer arranged over the first substrate. The dielectric layer includes a device opening. A second substrate is arranged over and bonded to the first substrate through the dielectric layer. The second substrate includes a deflectable element arranged over the device opening. A stopper is integrated with the second substrate and protrudes from the deflectable element over the device opening. A method for manufacturing the MEMS structure is also provided.

Microelectromechanical systems (MEMS) stopper structure for stiction improvement

A semiconductor device includes a first substrate, a second substrate, an anti-stiction layer and at least one metal layer. The first substrate includes a microelectromechanical systems (MEMS) structure. The second substrate is bonded to the first substrate and disposed over the MEMS structure. The second substrate comprises at least one through hole. The anti-stiction layer is disposed on a surface of the MEMS structure. The at least one metal layer is disposed over the second substrate and covers the at least one through hole of the second substrate.

Semiconductor device

A package structure includes a device chip, a MEMS die, a cap structure, and an eutectic bonding layer. The MEMS die is over the device chip and includes a substrate having a plurality of cavities and a conductive layer covering a bottom surface and sidewalls of each of the cavities. The cap structure is coupled to the MEMS die, and the cap structure includes a base substrate having at least one seal ring located in the cavities and a bonding layer covering a first surface and at least part of sidewalls of the seal ring. The first surface of the seal ring faces the MEMS die. The eutectic bonding layer is located between the conductive layer and the bonding layer in the cavities. In addition, a method of manufacturing the package structure is provided.

Package structure and manufacturing method thereof

Micro-electromechanical (MEMS) devices and methods of forming are provided. An outgas layer is deposited on a surface of a cap wafer. The cap wafer is bonded to a substrate in a manner that forms a first sealed cavity including a first movable element and a second sealed cavity including a second movable element. The out gas layer is annealed to release gas from the out gas layer into the second sealed cavity and increase a pressure of the second sealed cavity so that the second sealed cavity has a higher pressure than the first sealed cavity after the annealing.

Embodiments of a semiconductor device structure are provided. The semiconductor device structure includes a cap structure. The cap structure includes: a first bonding layer and a cap substrate, and the first bonding layer is embedded in the cap substrate. The semiconductor device structure also includes a substrate structure. The substrate structure includes a substrate and a second bonding layer formed on the substrate. The substrate includes a micro-electro-mechanical system (MEMS) substrate or a semiconductor substrate. The cap structure is bonded to the substrate structure by bonding the first bonding layer and the second bonding layer.

Split gate flash memory cell structure and method of manufacturing the same

A method of forming a capacitor on a substrate includes forming a first polysilicon layer overlying the substrate to define a floating gate. A second polysilicon overlying the first polysilicon layer is formed to define a control gate and a first electrode of the capacitor. A dielectric layer is formed over the second polysilicon layer. A third polysilicon layer is formed over the dielectric layer. The third polysilicon layer is etched to define a second electrode of the capacitor. Thereafter the dielectric layer is etched.

Capacitor fabrication process for analog flash memory devices

A process is provided for manufacturing a semiconductor device. A lower polycrystalline silicon layer is deposited on a substrate surface and on one or more structures that protrude from the substrate surface. A dielectric layer is formed on the lower polycrystalline silicon layer. An upper polycrystalline silicon layer is deposited on the dielectric layer. The upper polycrystalline silicon layer is patterned to form one or more upper capacitor plates. Next, the exposed portions of the dielectric layer not covered by the one or more upper capacitor plates are removed. After the steps of patterning the upper polycrystalline silicon area and removing the exposed portions of the dielectric layer, the lower polycrystalline silicon layer is patterned to form at least one or more lower capacitor plates. Each lower capacitor plate underlies a corresponding one of the upper capacitor plates and a portion of the dielectric layer covered by the corresponding upper capacitor plate.

Capacitor plate formation in a mixed analog-nonvolatile memory device

An improved split gate flash memory cell is disclosed whose floating gate is formed to have a reentrant angle such that its width increases with increased distance from the substrate so as to minimize the possibility of defects in the poly oxide layer overlaying the floating gate. The split gate flash memory is fabricated using a process comprising the steps of: (a) forming a floating gate with an overlaying poly oxide layer on a substrate, wherein the floating gate and the poly oxide layer are etched to have a reentrant angle such that the width of the floating gate and the poly oxide layer generally increases with a distance from the substrate; (b) forming a CVD nitride sidewall spacer on the floating gate using a CVD nitride deposition, then anisotropically etching the CVD nitride to form a nitride sidewall spacer adjacent to the floating gate; (c) forming a control gate on the floating gate wherein the control gate and the floating gate are separated by the poly oxide and the nitride spacer; and (d) forming a source and drain in the substrate using a source and drain implantation.

Method for making flash memory cell having reentrant angle floating gate

A method for fabricating split-gate flash memory cells is disclosed. In this method, the field oxide is formed after the formation of the poly-1 stripes, which eventually become the floating gates, by oxide growth, thus, the misalignment problems often encountered in the prior art processes between the floating gates and the field oxide layers are eliminated or at least minimized. The method also includes the step of forming a dummy CVD dielectric sidewall spacer with a predetermined thickness before the formation of the poly-2 layer, which eventually become the control gates; this greatly eliminates or at least minimizes the disparity in the peripheral control gate lengths between mirror (adjacent) cells. Both of these improvements can significantly contribute to the reduction of cell size without involving expensive upgrades in processing equipment.
