A semiconductor device includes first, second, third, and fourth electrodes, a first insulating film, and first, second third, and fourth silicon carbide layers. A first distance between the first electrode and a first interface between the fourth electrode and fourth silicon carbide region is longer than a second distance between the first insulating film and a second interface between the third silicon carbide region and the fourth silicon carbide region. The fourth silicon carbide region is between the third silicon carbide region and the second silicon carbide region in a direction perendicular to the second interface.

Semiconductor device and method of manufacturing the same

A semiconductor device including a first electrode, a second electrode, and a silicon carbide layer of which at least a portion is provided between the first electrode and the second electrode, the silicon carbide layer including an n-type first silicon carbide region, a plurality of p-type second silicon carbide regions, and a plurality of n-type third silicon carbide regions. The semiconductor device further includes a plurality of first conductive layers each of which is in contact with the n-type first silicon carbide region, a number n, n being 2, 3, 4 or 5, of first gate electrodes that are provided between two adjacent first conductive layers of the plurality of first conductive layers, and extend in the first direction, and a plurality of first gate insulating layers each of which is provided between one of the n first gate electrodes and the n-type first silicon carbide region.

According to one embodiment, a semiconductor device includes first electrode and second electrodes, first, second, third, fifth, and fourth semiconductor regions, a third electrode, and a second insulating film. The first semiconductor region is provided between the first and second electrodes. The second semiconductor region is provided between the first semiconductor region and the first electrode. The third semiconductor region is provided between the first semiconductor region and the second electrode. The fifth semiconductor region is provided between the first semiconductor region and the second electrode. The fourth semiconductor region is provided between the third semiconductor region and the second electrode and between the fifth semiconductor region and the second electrode. The third electrode contacts the first, third, and fourth semiconductor regions via a first insulating film. The second insulating film contacts the first, fifth, and fourth semiconductor regions.

Semiconductor transistor device

According to one embodiment, a semiconductor device includes a first semiconductor region, a first electrode, a second semiconductor region, a third semiconductor region, a fourth semiconductor region, a fifth semiconductor region, and a second electrode. The first electrode forms a Schottky junction with the first region. The second region is provided between the first region and the first electrode. The third region is provided between the first region and the first electrode and forms an ohmic junction with the first electrode. The fourth region is provided between the first region and the third region. The fourth region has a higher impurity concentration than the first region. The fifth region is provided between the third region and the first electrode. The fifth region has a higher impurity concentration than the third region. The second electrode is provided on opposite side of the first region from the first electrode.

According to one embodiment, a junction type field effect transistor includes a first conductive type semiconductor substrate, a first conductive type drift layer, a second conductive type gate region, a first conductive type channel layer, a first conductive type source region, a source electrode, a drain electrode, a second conductive type gate contact layer, and a gate electrode. The drift layer is provided on a first main surface of the semiconductor substrate. The gate region is provided on a surface of the drift layer. The channel layer is provided on the drift layer and the gate region. The source region is provided on a surface of the channel layer to face the gate region, and has an impurity concentration higher than the channel layer. The source electrode is provided on the channel layer with Schottky contact and on the source region with ohmic contact.
